【従来の技術】樹脂封止半導体デバイスの回路の接続配
線を行うための標準技術として、例えば、金ワイヤをア
ルミもしくはアルミ合金の表面(例えば、ボンドパッ
ド)へボンディングする方法が利用されている。形成さ

くボールボンディングの場合)ボール30を形成するた
めにワイヤ12が加熱される。次に接合端30をボンド
サイト28に接触させて溶着すなわち接合を行う界面3
2を作り出す。

くボールボンディングの場合)ボール30を形成するた

【0023】実施例のように超音波熱圧着ボンディング
を利用する場合には、キャピラリ16がボール30をボ
ンドサイト28に位置決め固定しトランスジューサ18
が超音波エネルギーを加え圧力源24がキャピラリ16
を介して押潰力を加える間に熱源22を使用して界面3
2に熱が与えられる。公知のように、前記した全ボンデ
ィングステップが代表的にボンダー26内の制御回路に
より制御される。

が超音波エネルギーを加え圧力源24がキャピラリ16

【0024】本出願において、高周波超音波エネルギー
(H.F.US)とはおよそ100KHzよりも高い周
波数を意味する。逆に低周波超音波エネルギーは本発明
の背景においておよそ100KHzよりも低周波の超音
波エネルギーを意味する。

【0025】次に図3A〜図3Cを参照して、超小型電
子ボンディングもしくは溶着に関連する金属間形成のさ
まざまな段階を示す。図3Aに参照番号44に示すスポ
ット領域により幾分限定された金属間形成を示す。従来
技術ではこのような部分被覆が一般的である。従来のお
よそ175〜300℃の温度範囲で60KHz程度のU
Sエネルギーによる金属間すなわちボンド形成はこのよ
うなものである。通常の樹脂封止工程(例えば、175
℃で5時間)では図3Bに示すように金に接合された純
アルミの界面は100%金属間被覆へ変換される。しか
しながら、特にAl、2%Cuのドープト金属化による
175℃5時間の工程では図3Cに示すようにおよそ5
0%の被覆率しか得られない。
子ボンディングもしくは溶着に関連する金属間形成のさ
まざまな段階を示す。図3Aに参照番号44に示すスポ
ット領域により幾分限定された金属間形成を示す。従来
技術ではこのような部分被覆が一般的である。従来のお
よそ175〜300℃の温度範囲で60KHz程度のU
Sエネルギーによる金属間すなわちボンド形成はこのよ
うなものである。通常の樹脂封止工程(例えば、175
℃で5時間)では図3Bに示すように金に接合された純
アルミの界面は100%金属間被覆へ変換される。しか
しながら、特にAl、2%Cuのドープト金属化による
175℃5時間の工程では図3Cに示すようにおよそ5
0%の被覆率しか得られない。
【0026】これとは対照的に、本発明によりおよそ1
75〜300℃の温度範囲でおよそ100〜125KH
zの範囲の超音波エネルギーを使用すれば、図3Bに示
すような完全被覆率(すなわち、およそ100%)が得
られる。図3Aに示す金属間遅延を生じる他の合金とし
て1)Al,Cu 0〜4%、2)シリコンドープトア
ルミ、3)パラジウムドープトアルミ、もしくはそれら
の組合せが含まれる。これらの広く使用される合金では
相すなわち接合金属間形成遅延効果が生じ(すなわち、
相成長が非常に遅く)したがって接合の実際の溶着領域
が最少限に抑えられる。領域のある%以上は接合が成長
しないこともある。したがって、H.F.USエネルギ
ーを利用して接合の溶着領域、強度および信頼性を向上
させることが有用となる。
75〜300℃の温度範囲でおよそ100〜125KH
zの範囲の超音波エネルギーを使用すれば、図3Bに示
すような完全被覆率(すなわち、およそ100%)が得
られる。図3Aに示す金属間遅延を生じる他の合金とし
て1)Al,Cu 0〜4%、2)シリコンドープトア
ルミ、3)パラジウムドープトアルミ、もしくはそれら
の組合せが含まれる。これらの広く使用される合金では
相すなわち接合金属間形成遅延効果が生じ(すなわち、
相成長が非常に遅く)したがって接合の実際の溶着領域
が最少限に抑えられる。領域のある%以上は接合が成長
しないこともある。したがって、H.F.USエネルギ
ーを利用して接合の溶着領域、強度および信頼性を向上
させることが有用となる。
【0027】金属間成長および領域被覆率の増大は直接
本発明の高周波超音波エネルギーによるものである。前
記したような合金に対して低周波(60KHz)では高
レベルの溶着接合構造は形成されないが、高周波を使用
すればある程度の化学反応が得られて100%溶着領域
すなわち完全な金属間領域被覆および沈み込み浸透が得
られる。それにより相成長遅延機構が効果的に無効とさ
れる。
本発明の高周波超音波エネルギーによるものである。前
記したような合金に対して低周波(60KHz)では高
レベルの溶着接合構造は形成されないが、高周波を使用
すればある程度の化学反応が得られて100%溶着領域
すなわち完全な金属間領域被覆および沈み込み浸透が得
られる。それにより相成長遅延機構が効果的に無効とさ
れる。
【0028】さらに、高周波ホーン18(すなわち、1
25KHzよりも高い)を圧力等の特定ボンディングパ
ラメータと組合せることにより、175℃等の低温にお
いてほぼ100%の接合領域被覆率が得られる。事実、
H.F.USエネルギーを使用して周囲温度において適
切なボンディングを行うことができた。特に、およそ3
50KHzおよびおよそ270℃において適切なボンデ
ィングが観察された。H.F.USエネルギーを使用す
れば300℃等の高温において実質的に100%の被覆
率が得られる。したがって、適切なパラメータセットと
組合せてH.F.USエネルギーを使用すれば、ある種
の回路の接続配線に必要な遙かに信頼度の高い合金金属
化接合を行うことができる。

向って変化し、完全な金属間形成を行いながら1.0m
Sよりも短いボンディングの可能性が生じることもあ
る。最適ボンドは300℃において僅か0.5mSのボ
ンド時間で形成された。

れるようにトランスジューサ18上に配置される。実施
例の工程では、超音波エネルギーは周囲温度においてお
よそ350KHzで加えられる。このようにして、接合
端30とボンドパッド28間に形成されるボンドはシア
力、ボンディング時間および処理温度が最適化される。
第(1)項記載の方法において、ボンドサイトはおよそ
2%銅を有するアルミ合金を含む、超小型電子ボンド形
成方法。

- 【請求項1】 超小型電子ボンドの形成方法において、
該方法は、(a)導電性ボンドサイトを設け、(b)接
合端を有するワイヤを設け、(c)ワイヤの接合端をボ
ンドサイトへ接触させて、接合端とボンドサイト間に界
面を作り、(d)およそ125KHzよりも高い周波数
の超音波エネルギーを界面へ加える、ステップからなる
超小型電子ボンド形成方法。 - 【請求項2】 請求項1記載の工程により製造される超
小型電子ボンドを有するICデバイス。
