Abstract

PURPOSE:To achieve quantitative evaluation by connecting a radio wave generating circuit for connecting an antenna and a power supply to a tester and providing the antenna at any one terminal of an IC. CONSTITUTION:A tester 2 gives a signal waveform A to any terminal where an antenna 5 of an IC 1 is provided. Then, a radio wave generating circuit 3 which receives a pulse B converts it to a radio wave which can change the amount of radio wave at a voltage source 6, and the radio wave is propagated from an antenna 4 to the antenna 5. This radio wave is a noise. When the occurrence results in confirmation of malfunctions such as deviation of electrical characteristics of the IC 1 as compared with an expected timing or no execution of expected functions, occurrence of malfunction of the IC 1 is displayed by the tester 2. Then, if no malfunction results, voltage of the voltage source 6 is varied, this operation is repeated until malfunction occurs, and voltage of the voltage source 6 when the IC 1 malfunctions for the first time represents noise resistance of the IC 1.

Next, the operation will be explained. Tester (2) is IC (1)
An antenna (5) of (A
) gives the signal waveform. Next, the tester (2) applies the pulse (B) to the radio wave generation circuit (3). Radio wave generation circuit (

If no malfunction has occurred, the voltage of the voltage source (6) is changed and measurement is performed in the same manner. This operation is performed using IC(1
) is repeated until a malfunction occurs. When IC (1) malfunctions for the first time, the voltage of voltage source (6) is
1) is the noise tolerance.
