探針と試料を接近して、この間に発生するカを利用する

ることができないという問題があった・
本発明の目的は、上記従来技術の問題点を同時に解決し
、カンチレバーの先端部に尖鋭な探針を作り、しかも、
じかに取付けることにより、軽くて大きな剛性を有する
プローブおよびその製造方法を提供することにある。
[wA題を解決するための手段]
上記目的を達成するために、本発明においては半導体リ
ソグラフィ技術、半導体プラズマプロセス技術およびダ
イヤモンドの気相合成法を用いて可撓性を有するカンチ
レバーを形成し、さらにカンチレバーの先端部の選択さ
れた位置に、ダイヤモンドの気相合成法を用いてダイヤ
モンドからなる探針をじかに設けた。
(作用]
本発明は次のように作用する。真空排気された容器内に
炭化水素と水素の混合ガスを流し、これをプラズマ化せ
しめて、基体となるカンチレバー上にダイヤモンドを気
相合成することにより、カンチレバー上に、じかにダイ
ヤモンド探針を取付けることができる。その際、炭化水
素濃度によってダイヤモンド結晶の配向性が異なること
、また、グラフオエピタキシー技術によって非晶質物質
の基体上に成長する結晶の方位を規制できることにより
、探針となるダイヤモンド結晶方位を制御できる。
ダイヤモンドの気相合成法では、基体の表面に凸凹など
の加工した領域にダイヤモンドの結晶核が形成される。
本発明では集束イオンビーム加工や研磨加工により、基
体表面上にステップ、エツジ、角などの選択された形態
の表面加工領域を形成することにより、その位置に任意
の結晶成長方位を有する結晶核の発生が起こる。これに
より、結晶核形成位置と結晶粒の成長方位の制御もでき
る。
いうまでもなく、プラズマ領域以外の基体上では、ダイ
ヤモンドは形成されない。カンチレバー先端の選択され
た1点の位置のみにダイヤモンド粒子を形成するには、
その点に集束イオンビームを照射し、損傷をあたえるこ
とで達成できる。仮りに、選択された位置以外にダイヤ
モンド粒子が成長しても、それは上記集束イオンビーム
により除去することができる。また、ダイヤモンドは集
束したイオンビームで所望の形状に加工できる。
可撓性を有するカンチレバーの先端部の選択された位置
にダイヤモンドからなる探針を形成したプローブを作製
する。探針はカンチレバー先端部に設けであるので、こ
のプローブ上の探針が試料の表面に充分に接近して設置
される。
この構成により探針と試料の間に原子間力が作用し、こ
れによりプローブ、すなわちカンチレバーに撓みが生じ
る。この撓みの量をカンチレバーの後方に設けた変位検
出手段(例えば、トンネル電流、または光学的な方法、
あるいは静電容量の変化)で検出することにより試料の
表面形態が観察できる。
また、上記ダイヤモンド探針の表面に磁性体を付着させ
て用いることにより、磁性試料と探針間に作用する磁気
力を検出でき、磁気情報を得ることができる。上記磁性

以下、実施例でもって本発明を説明する。
実施例1
第1図により1本実施例を説明する。半導体リソグラフ
ィ技術により先端が鋭く尖ったカンチレバー1を作製し
た。カンチレバー1の材料としては剛性が大きく比重が
小さいものが望ましい。本実施例ではSi、ダイヤモン
ド、SiO□およびSi3N。
を用いて同様の構成のカンチレバー1を作製したが、い
ずれも同様の効果を得た。カンチレバー1の先端部の選
択された位置にダイヤモンド(ダイヤモンド粒子)から
なる探針2を形成した。上記探針2は気相合成法(CV
D法またはPVD法)により形成した。探針2は、カン
チレバー1を固定する支持体3と反対側の方向に形成し
た。
また、第1図の構成のダイヤモンド探針2の表面に磁性
体膜を形成し、磁気情報検出用探針を構成した。上記磁
性体膜は、真空蒸着法やスパッタリング法で形成した。
以上の構成で形成した探針の先端形状は必要に応じて
集束イオンビーム加工を行った。
実施例2
第2図により本プローブの作製方法の一例を説明する。
プローブはSiO□で構成した可撓性のカンチレバーと
、カンチレバーの先端部に設けた先端が尖った探針から
構成される。カンチレバーは第2図(a)〜(e)のプ
ロセスにより作製する。同図に示したように、カンチレ
バー32を半導体リソグラフィ技術により、探針31を
ダイヤモンドの気相合成法により、それぞれ作製した。
まず1置方位(100)のSi基体21を酸化させ、厚
さ約1.5μ−の酸化膜22を形成した(第2図a)。
次に、この酸化膜22の上にフォトレジストを塗布し、
露光装置によって露光、現像を行い、カンチレバーの基
本構造をしたレジストパターン23を形成した(第2図
す、c)、このレジストパターン23をマスクとして、
フッ酸、フッ化アンモニウム溶液の混合液を用いて余分
の酸化膜22をエツチングしてレバーパターン24を形
成し、レジストを除去した(第2図d)、このレバーパ
ターン24の先端部は第2図(c)に示すように、■字
型に尖らせた1次にレバーパターン24をワックスなど
で保護して、Si基体21をKOH等のアルカリ系水溶
液によりエツチングして、カンチレバー32と支持体3
3で構成された探針31が無いプローブ34を作製した
(第2図e)。
次に、カンチレバー32の選択された1点の位置に、集
束イオンビームで所望の形態に加工して、ダイヤモンド
からなる探針は第2図(f)のプロセスにより作製する
。具体的には、1つの結晶核が形成しやすい状態をつく
った。その後、カンチレバー32の先端部に先端が尖っ
たダイヤモンドからなる探針31を気相合成法により形
成した。上記合成の際、メタンガスと水素ガスの混合ガ
スを流した。メタン濃度は1%として、ダイヤモンド粒
子の尖った部分が、カンチレバー面に対して垂直に成長
するようにした。
以上により、ダイヤモンド探針31とカンチレバー32
と支持体33で構成されたプローブ34を作製した(第
2図f、g)。
ダイヤモンド結晶核の生成方位を制御するために、基体
表面の形態を、例えば、第2図り、i、jなどのように
、θを30〜120°の範囲で制御しながら加工すると
、(111)か(100>もしくは(110)配向のダ
イヤモンド結晶を任意に成長させることができた。
本実施例では、面方位(100)のSi基体を用いて本
発明を説明したが、Si基体としては面方位(100)
以外のSi基体を用いても同様の効果を得た。また、第
2図a−3の状態でダイヤモンドを合成しても同様の効
果を得ることはいうまでもない。
実施例3
第3図により本プローブの作製方法の他の一例を説明す
る。
第3図(a)に示したように、ダイヤモンドの気相合成
法を用いて、支持体と一体となったカンチレバーと、探
針を作製した。
まず、半導体リングラフィ技術によりカンチレバーの基
本構造をしたSi基体41(第3図d)を用意した。こ
の基体41の表面は、全域にわたって研磨加工により、
ステップ、エツジ、角、表面欠陥がつくられており、ダ
イヤモンド膜が形成しやすい状態になっている(第3図
8)。このSi基体41の表面にダイヤモンドの気相合
成法により、ダイヤモンド膜を形成した(第3図b)。
支持体となる部分には、合成中、プラズマを隻中させる
ことにより、カンチレバ一部より膜厚が大きくなってい
る。この後、ダイヤモンド膜表面をイオンヒーム加工や
化学研磨により平滑化した。
次に、Si基体41をKO)I等のアルカリ系水溶液に
よりエツチングして、支持体と一体になったカンチレバ
ー52を作製しく第3図c)、カンチレバー52の先端
部の選択された位置に、ステップ、エツジ、角、表面欠
陥をつくり、ダイヤモンドの核が形成しやすいようにし
た。その後、カンチレバー52の先端部に先端が尖った
ダイヤモンド探針51を気相合成法により形成し、ダイ
ヤモンド探針51と支持体と一体になったカンチレバー
52で構成されたプローブ54を作製した(第3図e、
f)。この探針の先端は集束イオンビームにより、尖っ
た先端に加工した。
本実施例では、 Si基体を用いて本発明を説明したが
、Si基体以外の基体、すなわち、ダイヤモンドが形成
できる、例えば、5in2、Mo2讐などの基体を用い
ても同様の効果を得た。また、第3図すの状態でダイヤ
モンド探針を合成しても同様の効果を得ることはいうま
でもない。
実施例4
探針を試料表面に接近するとこの間に表面原子同士の力
が作用し、その結果カンチレバーが撓みによる変位を受
ける。このカンチレバーの変位をこの後方に設けた変位
検出手段、例えばI−ンネル電流の変化として検出する
ことにより、探針先端部の力を測定できる。同時に、試
料あるいは、探針をX、Y方向に走査することにより力
の分布すなわち試料の表面形態を4測できる原子間力顕
微鏡が構成できる。
探針として、磁性体を用いることにより磁性試料と磁性
探針間の磁気力による力の像を上記と同様に計測するこ
とにより磁気力顕微鏡が構成できる。
実施例1、実施例2により作製したプローブを用いて原
子間力顕微鏡を構成した実施例を第4図により説明する
。
プローブは探針31、カンチレバー32、および支持体
33から構成されている。まず、プローブの先端の探針
31を試料35の表面に設置した。この場合、支持体3
3は試料面の反対側にくるようにする。このプローブに
おいて、探針31およびカンチレバー32の両面にAu
、 Ptなどの導電性膜を形成した。カンチレバー32
の後方にカンチレバー32の面に接近させて先端が鋭く
尖った金属探針36を設置し、カンチレバー32の変位
をトンネル電流の変化として検出した。金属探針36は
、先端が鋭く尖ったV線やpt線などで構成した。
上記の如く構成した測定系により、試料35の表面にお
ける原子間力によるカンチレバー32の変位を検出し、
この結果より試料35の表面形態の情報を得た。
本実施例では、カンチレバーの検出手段としてトンネル
電流を用いたが、光学的手法や静電的な手法でも検出で
きることはいうまでもない。
また、同様の構成で、上記探針31の表面に磁性体を付
着させた磁性探針を用いることにより、磁性試料の表面
における漏洩磁界によるカンチレバーの変位を検出し、
この結果より磁性試料の磁区構造などの磁気力情報を得
た。また、同時に磁性探針と磁性試料の間のトンネル電

Claims (1)

いて、該カンチレバーの先端部の選択された位置を基体
としてダイヤモンドを気相合成して成ることを特徴とす
るプローブの製造方法。 2、請求項1記載のプローブの製造方法において、該カ
ンチレバー、該支持体のどちらか一方、あるいは両方を
ダイヤモンドの気相合成により形成することを特徴とす
るプローブの製造方法。 3、請求項2記載のプローブの製造方法おいて、該カン
チレバー、該支持体形成後、研磨あるいはイオンビーム
加工により表面を平滑化し、該カンチレバー先端部の選
択された位置を基体としてダイヤモンドを気相合成し、
該基体上に同様な材質のダイヤモンドからなる探針を取
付けることを特徴とするプローブの製造方法。 4、請求項1、または3記載のプローブの製造方法にお
いて、取付けた該探針の先端を集束イオンビームにより
所望の形状に加工することを特徴とするプローブの製造
方法。 5、請求項1、または3記載のプローブの製造方法にお
いて、該カンチレバーを基体とし、ダイヤモンドの気相
合成を行う際、予め該基体表面の選択された位置に結晶
核形成の位置を決定するための表面加工を施すことを特
徴とするプローブの製造方法。 6、請求項1、または3記載のプローブの製造方法にお
いて、該カンチレバーを基体としダイヤモンドの気相合
成を行った後、所望の探針となるダイヤモンド以外のダ
イヤモンド成長部分を、集束イオンビームにより加工除
去することを特徴とするプローブの製造方法。 7、請求項1、または3記載のプローブの製造方法にお
いて、ダイヤモンド結晶の<111>方向がカンチレバ
ー面に垂直に成長することを特徴とするプローブの製造
方法。 8、請求項1、または3記載のプローブの製造方法にお
いて、カンチレバー先端部表面の選択された位置にダイ
ヤモンドを気相合成で形成し、この上に磁性体膜を形成
した後、所望の探針形状に集束イオンビームにより加工
