のローティング室を用いることにより湿式の洗浄装置が
不要となる更に、洗浄工程から成膜工程への基板移し替
えに伴うパーティクル汚染を著しく低減することが可能
となる。例えば、従来洗浄後、5分間クラス100のク
リーンルーム内に基板をさらした場合、Ipm以上のパ
ーティクルが270皿0あたり30個程度の増加がみら
れたが、このパーティクル増加を殆ど零に抑えることが
