It is mounted on the target rotation mechanism 8 and rotated, and is irradiated with a laser beam such as excimer or YAG. The target material irradiated with the laser beam is evaporated, ionized, and deposited on the substrate 7 placed on the substrate support 2 to form a superconductor thin film.

Note that it is also possible to use a mirror to move the laser beam to sequentially scan a wide area of the target, but this is not preferable because it complicates the mechanism of the device.

The raw material particles ablated from each region on the curved surface are ablated to the maximum in the direction perpendicular to the curved surface, so as shown in the figure, a component that is ablated in the lateral direction is generated, and the distribution of raw material particles is wider than before. It will be about twice as large as the example.

Due to the same effect as shown in FIG. 6(b), the spread of the distribution is approximately twice that of the conventional example. Note that, compared to the case where there is only one curved convex portion, there is an advantage that even if the irradiation position of the laser beam is slightly shifted, there is less influence on the distribution shape of the raw material particles.

Using a mold with a curved concave part, the mixed raw material powder is shaped and sintered to have the same composition as the thin film to be deposited, and then an ion milling device is used to form the surface. If it is smoothed, a target having a curved convex portion as shown in FIG. 3(b) is formed.

もない。Using the laser ablation apparatus shown in FIG. 1 equipped with the target having a curved convex portion manufactured in this manner, the substrate 7 is placed on the substrate support 2, and the vacuum vessel 1 is placed on the substrate 7. As a result, the curved convex portion of the target 4 was irradiated with a laser beam with a diameter of about 4 mm while the target 4 was rotated by the target rotation mechanism 8 with the internal pressure being about 100 mTorr. This has become approximately twice as large, making it possible to form a thin film over a wide area on the substrate 7. It goes without saying that the shape of the curved surface formed on the target surface is not limited to the above shape, but is determined by the laser beam diameter, the spread size of the raw material particles, etc. Further, it goes without saying that the method for forming the curved convex portion is not limited to the above method.

Similar results were obtained when a target having the shape shown in FIG. 3(c) in which a plurality of convex portions having a small curved surface were formed adjacent to each other was used.
