本発明はコンタクトホールの埋め込み方法に関し、多結
晶炭化珪素とその上のシリコンを自己整合的に埋め込む
ことによる平坦な表面形状をもつコンタクトホール埋め

[従来の技術]

比の高いコンタクトホールを埋め込む必要が出てきてい
る。このように、アスペクト比が高くなってくると、従
来のアルミコンタクトだけでは、完全に埋め込むことが
困難となるなどの問題点が出てきている。このような微
細素子のコンタクト埋め込み法の一つとして、シリコン
選択成長技術がある。5iH2CR2などの塩化水素系
ガスにHCQガス添加し、キャリアガスとして水素ガス
を用いて成長を行うことにより、酸化膜などの誘電体膜
上にはシリコンが成長しないが、シリコン表面が露出し
ている部分、すなわちコンタクトホール部分のみにシリ
コンが選択的に成長する。このようにして、シリコンを
選択的にコンタクトホール部分にのみ成長させることに
より、埋め込みを行うことができる。選択成長後に、イ
オン注入法により不純物を打ち込むことによりコンタク
ト抵抗をさげる。あるいは、成長中に原料ガスとともに
PH3などの不純物ガスを流すことにより、シリコン結
晶に不純物ドーピングを行っている。あるいは、このよ
うな選択エピタキシャル成長技術の応用として、成長中
に大量に不純物をドーピングさせることにより結晶を多
結晶化し、それを選択的に成長させ、コンタクトホール

ルの埋め込み方法においては、シリコンの原料である塩

珪素層を選択的にコンタクトホールに堆積させ、さらに
コンタクトホール内の薄い多結晶炭化珪素層上に多結晶
シリコンを選択的に成長させることによりコンタクトホ

が成長するが、誘電体膜上には成長が起こらないように
することが可能である。この結果、コンタクトホールを
