New York (1961)), which aims to irradiate a gas with electrons from a heated cathode (filament) and efficiently extract ions from the generated plasma using a shielding electrode and an extraction electrode. but,
During discharge, the cathode was attacked by the active gas, and the cathode wire often broke. Therefore, the ionization chamber for ionization can only ionize inert gases such as rare gases.

It is an ion gun that pulls out a beam. Since a cathode (filament) or the like is not used during discharge, the active gas can be easily discharged. St, GaAs,
Since it is possible to discharge active gases such as organic metal gas (MO gas) for growing thin films such as InP and etchant gas for device fabrication, research has been carried out on process technology using microwave ion guns. However, because the objects that can be discharged are limited to gases, they are highly volatile like chlorides among metal compounds (Yuo Ito, Minoru Tsurushima,
Kazuo Tanida, Tsuyoshi Ohdomari, Ion Implant Silane, Shokodo, p72 (1976)), it was difficult to introduce ions into the discharge chamber only under limited chemical conditions. In addition, even if the compound can be introduced, if the compound is unstable,
In many cases, special equipment was required, such as an isolation device from the outside air and a safety device. Regarding MO gas and etchant gas,
When purification is difficult, impurities in the gas often pose a problem during the process.

The problem is that it can only be introduced into the discharge chamber in a limited chemical state, which limits the number of ions that can be taken out. In addition, in the case of unstable compounds, when introducing them into the discharge chamber,
The problem was that special facilities were required.

マイクロ波イオン銃を発明の要旨とするものである。(Means for Solving the Problems) In order to achieve the above object, the present invention provides an electron cyclotron motion generated in the gas in a discharge chamber using microwaves having a frequency approximately equal to the frequency of the electron cyclotron motion generated in the gas. In a microwave ion gun that generates resonance and extracts an ion beam from hot electron plasma generated by the resonance, an outer tube is provided with a gas introduction section for introducing a reactive gas, and an outer tube is formed at an end of the outer tube. A waveguide, which is inserted into the outer tube and includes an antenna section that concentrates microwave output at its tip to cause a discharge and serves as a reaction center, and a cooling tube around the outer tube, is inserted into the outer tube. A waveguide housed in a tube and provided with the outer tube and the cooling tube constitutes a closed system, and an extraction electrode is provided approximately at the center of one closed end surface of the outer tube facing the antenna section. It is closed! The gist of the invention is a microwave ion gun characterized in that radial permanent magnets for confining plasma in a discharge chamber are provided facing each other on the outside of the outer tube near one end surface. .

Because it has a radial permanent magnet to confine the gas, the gas to be reacted is introduced from the gas introduction part, and the plasma generated by microwave discharge by the antenna is confined by the radial permanent magnet, and ions are generated by the reaction between the antenna and the plasma. can be done. In addition, by selecting the gas and antenna constituent materials, it is possible to extract ions that have been difficult to extract in the past.

A cooling pipe 9 is disposed around the waveguide 1 at one end via a BN spacer 3, and a quartz tube 5 is disposed outside the cooling pipe 9. An extraction electrode 8 is provided at one end,
A hole 10 is provided in the center of this extraction electrode 8 . Further, a discharge chamber 4 is provided in a space formed by the inside of the quartz tube 5, the outside of the cooling tube 9, and the antenna section 2. Therefore, the space surrounded by the extraction electrode 8 and the quartz tube (3 cm diameter) 5 is formed to be as small as possible.

By combining electric discharge and chemical reaction, it was found that BFz'', which is used for ion implantation of B, which is a p-type dopant of Si, can be easily extracted. Conventionally, BF3 gas was used and ionized by electron bombardment. Accordingly, BFt'' was obtained. However, BFs gas is dangerous to handle because it reacts with water in the atmosphere to generate fluorohydroxoboric acids and liberate F.6 According to the device of the present invention, stable CFa
BFl can be easily extracted using gas and a BN antenna.

NO' ions were easily obtained by discharge and reaction. When NO gas is used as it is, NO quickly decomposes into N2 and 02, or N, O and 02, resulting in a poor yield of 1110"6. According to the apparatus of the present invention, stable 0 gas can be produced. By using and BN, NO can be easily obtained.
