[発明が解決しようとする課題]

に1010an−2以上の面密度でアクセプタ準位を形
成する不純物をドープしたものである。これにより、ア
ンドープ基板を用いた場合でもp型バッファ層を成長す
ることなくトレインコンタクタンスgdを低減すること
