Abstract

本発明は、プリント配線板として用いられる積層板の製

領域にシフトしている。そしてこのような高周波領域で
用いられるプリント配線板の基板である積層板を構成す
る樹脂においては、信号の伝播遅延を短くするうえで誘
電率がより小さいことが、また電力ロスを小さくするう
えで誘電正接がより小さいことがそれぞれ望まれる。
このために誘電率や誘電正接が小さい四7フ化エチレン
樹脂(テフロン)やポリフェニレンオキサイド(P P
O)などの樹脂を用いて積層板を形成することが試み

しかしこれらの樹脂を用いて積層板を作成する場合、ガ

耐熱性が不十分で、スルーホール加工時のスミアの発生
などスルーホールの信頼性を高く得られないために多層
のプリント配線板に形成することができないなどの問題
があった。
本発明は上記の点に鑑みて為されたものであり、低い誘
電率や誘電正接、高い耐熱性を保持することができ、加
えて耐衝撃性を高めて積層板のドリル加工の際にクラッ
クが生じてスルーホールメツキの信頼性が低下すること
を防止することができるようにすることを目的とするも

多価7エ/−ル類が配合されて成ることを特徴とする積
層板用樹脂組成物に係るものであり、以下本発明の詳細
な説明する。
式(T)で示すポリ芳香族シアネートとしては、特許出
願公表昭61−500434号公報によって開示されて
いるものを用いることができる。すなわち、このポリ芳
香族シアネートは、従来のポリトリアジンよりも加水分
解作用に対して着しく安定で熱安定性に優れた芳香族ポ
リトリアジンを与えるものである。
本発明において用いる式(I)のポリ芳香族シアネート
において、芳香族基Arは芳香族基を含む総ての基を意
味するものであり、例えばベンゼン、ナフタリン、7エ
ナントラセン、アントラセン、またはビ芳香族基、アル
キレン部分によって架橋された2個以上の芳香族基であ
る。好適にはベンゼン、ナフタリン、ビフェニル、ビナ
フチル、ノフェニルアルキレン基であり、特にベンゼン
基であることが望ましい。C7〜2oの多環式脂肪族基
Bとは、2個以上の環を含む脂肪族基を意味するもので
あり、多環式脂肪族基には1つ以上の二重結合または三
重結合が含まれていてもよい。好適な多環式脂肪族基を
列挙すれば次のものがある。

式(I)中のDは有機炭化水素基上に置換され得る総て
の置換基を意味するものであるが、活性水素原子を含む
置換基は除外される。活性水素原子とは酸素、硫黄、窒
素原子に結合した水素原子を意味する。式(1)中の各
りはそれぞれ独立して規定されるものであり、例えば、
アルキル、アルケニル、アルキニル、アリール、アルカ
リール、アルアルキル、ハロ、アルコキシ、ニトロ、カ
ルボキシレート、スルホン、スルフィド、カーボネート
などであり、好適には01〜1oのアルキル、C2゜の
アルケニル、ニトロ、ハロであり、C3〜3のアルキル
、CI〜3のアルキニル、ブロモ、クロロが最も好まし
い。

また式(I)中のtは0から4までの整数であり、なか
でも0.1又は2の整数が好ましく、より好適にはO又
は1で、最適にはOである。式(1)中の各tはそれぞ
れ独立して規定される。q、 r、 sは0.1.2又
は3の整数であり、最適には1である。QSrx Sは
それぞれ独立して規定されるが、これらの合計は2以上
になるように設定される。
さらにXは0から5までの正数である。式(1)のポリ
芳香族シアネートはXが0〜5までの化合物類の混合物
として見出だされるものであり、Xはこの混合物の平均
の数として規定されるものである。
式(1)のポリ芳香族シアネートの好ましい実施態様は
次の式で表される。
得られる芳香族ポリトリアジン(ポリ芳香族シアネート
樹脂)は、低い誘電率(C2,78前後)、低い誘電正
接(tanδ0.003前後)及び高い耐熱性(〃ラス
転移温度Tg250以上、オーブン耐熱性300°C程
度)を有するという、プリント配線板の絶縁基板を構成
する樹脂として優れた特性を有する。しかし、ポリ芳香
族シアネー) If脂を単独で硬化させた場合、シアネ
ートがトリアジン環を形成して耐熱性を有する構造とな
るが、架橋密度が非常に高いために硬化樹脂の耐衝撃性
が弱い。
このために上記のポリ芳香族シアネート樹脂を用いて積
層板を作成した場合に、プリント配線板加工の工程中で
のスルーホールを作成するドリル加工の際に、スルーホ
ールの内壁にクラックが入るおそれがあり、このクラッ
クからスルーホールメツキのメツキ液が浸入して、スル
ーホールメツキとプリント配線板の内層回路との絶縁性
が確保できないなどスルーホールメツキ信頼性が低下す
るという問題がある。
そこで本発明においては、ポリ芳香族シアネートを単独
で硬化させる際の耐衝撃性を改善するために、多価フェ
ノール類を配合して用いるものである。多価フェノール
類としては、
などを用いで好ましいものとして列挙することができ、
これらのうちから一つ以上を選んで用いることができる
。もちろんこれらのみに限定されるものではなく、フェ
ノール性水酸基以外に活性水素を含まない置換基、例え
ばCH,基やC2H5基などを有するものであってもよ
い。この多価フェノール類は、後述するプリプレグ作成
時の乾燥の際や多段プレス成形の際の高温に対して耐熱
性を有するものであればポリ芳香族シアネートに単に混
合するのみの状態で後述するフェスを調製するようにし
てもよいが、これらの高温の作用で揮発されたり分解さ
れたりするものについては予めポリ芳香族シアネートと
反応させておいてフェスを調製することによって、乾燥
工程や成形工程の揮発や分解を抑制することができる。
ポリ芳香族シアネートと多価フェノール類との予備的な
反応は、80〜150°Cの温度で30〜600分間程
度加熱することによっておこなうことができる。ポリ芳
香族シアネートと多価フェノール類との配合割合は、シ
アネート基(−〇 −CヨN)と7エノール性水酸基(
−0H)の当量比が10:1〜1:1の範囲になるよう
に設定するのが好ましい。
さらに、難燃性を高めるために難燃剤を配合することが
できる。難燃剤としては、核ハロゲン化芳香族ポリカー
ボネートオリゴマー、例えば式(■)で示される7エ7
キシ ターミネーテッド テトラブロモビスフェノール
A カーボネーテッドオリゴマーを用いることができる
。
式(II)においてR及びR′は活性水素を含まない芳
香族又は臭素化芳香族の置換基であり、例えば
Br
(R1はBrやCH3、C2H5などやこれらが組み合
わされたものであり、川は1,2又は3の整数)などで
ある。また式(n)においてnは特に限定されない整数
であるが、現在入手することができるものはn=10〜
20の混合物のものである。nがこれ以外のものでも使
用することができる。
難燃剤としてはさらに式(1)で示されるテトラブロモ
ビスフェノールAを用いることもできる。
これらの難燃剤は一種を単独であるいは複数種を併用し
て使用することができるが、ポリ芳香族シアネートと多
価7エ7−ル類と難燃剤との合計量に対してBrの含有
率が10〜15重量%になるように難燃剤の配合量を調
整するのが望ましい。
難燃剤の配合量が多すぎ−ると耐熱性に問題が生じるお
それがあるので、上限はこのように15重量%に設定す
るのがよい。

有機溶剤としては弐N)のポリ芳香族シアネートや多価
7エ/−ル類、あるいはポリ芳香族シアネートと多価フ
ェノール類との予備反応物、難燃剤を溶解し反応に悪い
影響を与えないものであれば芳香族炭化水素、アルコー
ル、ケトンなと特に限定されない。例えばトルエン、ア
セトン、メチルエチルケトン、ツメチルホルムアミド、
メチルセロソルブなどを一種もしくは二種以上を混合し
て用いることができる。フェスの濃度は固形分が50〜
70重量%になるように調整するのが一般的である。
しかしてプリプレグを調製するにあたっては、基材とし
ては待に限定されるものではないが、〃ラス繊維の織布
あるいは不織布を使用するのが一般的であり、この基材
にワニスを含浸させて加熱乾燥する。基材へのワニスの
含浸量は、基材に対する固形分(式(1)の化合物と多
価フェノールと難燃剤)の比率が45重量%以上になる
ように設定するのが好ましい。樹脂分の含有量によって
誘電率の水準に影響が出るものであり、基材をE〃ブス
の布で形成した場合は45重量%以上の含浸で誘電率4
.0以下を達成することができ、また基材をDガラスの
布で形成した場合は45重量%以上の含浸で誘電率3.
5以下を達成することができる。プリプレグを調製する
際の加熱乾燥条件は、反応触媒の配合量などによって影
I#されるが、例えば加熱温度が160℃の場合は加熱
時間を3〜10分間程分間膜定することによって、所望
のプリプレグのストロークデルタイムを得るようにする
ことができる。プリプレグのストロークデルタイムは成
形条件等によって異なるが、170℃で2〜10分程度
程度般的である。
そしてこのように調製したプリプレグを複数枚重ね、さ
らに上下の両面もしくは片面に銅箔などの金属箔を重ね
、これを加熱加圧成形することによって、プリプレグ中
のポリ芳香族シアネートが重合硬化して構成される絶縁
基板の両面又は片面に金属箔を積層接着した両面金属箔
張り若しくは片面金属箔張り積層板を作成することがで
きる。
このとき、ポリ芳香族シアネートに配合された多価フェ
ノール類によって、ポリ芳香族シアネートを単独で硬化
させた際に比べて架橋密度を緩和することができ、硬化
時の収縮を小さくすることができるとともにポリ芳香族
シアネートの重合硬化体の可撓性を高めることができる
ものである。このように作成した積層板の金属箔をエツ
チング加工等して回路形成するとによって内層プリント
配線板を作成することができ、この内層プリント配線板
を複数枚の上記プリプレグを介して複数枚重ねると共に
最外層に金属箔を重ね、これを加熱加圧成形することに
よって、多層のプリント配線板を作成することができる
。成形条件は、加熱温度を170℃〜230℃、圧力を
最高圧力で30〜40kg/cm2程度、時間を90−
120分程度に設定するのが一般的である。成形後に2

成形圧力40 kH/ cm2.90分間の条件で積層
成形をおこない、さらに成形後に電気オーブンにて23

そしてこの多層積層板にドリル加工を施してスルーホー
ルを形成し、多層積層板の外層の銅箔をエツチング処理
して回路形成すると共にスルーホールメツキを施すこと
によって、8層の回路構成の多層プリント配線板を得た

的特性などを測定し、その結果を次表に示す。
次表において、誘電率、誘電正接、耐燃性、オーブン耐
熱性はJIS C6481に基づいて測定をおこない

確認されるものである。またポリ芳香族シアネートに多
価フェノール類を配合した実施例のものは、可視性が高
まってドリル加工したスルーホールにおけるスルーホー
ルメツキの信頼性が高まることが確認されるものであり
、さらに実施例では難燃剤を配合しているために、難燃
剤を配合しない比較例2のHBレベルから94V−0の
