はんだ組成物の評価(微小ランドの溶融性、ピン間ボール、ボイド、ぬれ効力(黄銅)、銅板腐食、銅鏡腐食、絶縁抵抗)を以下のような方法で行った。得られた結果を表1に示す。
(1)微小ランドの溶融性
基板上に、厚み0.08mmのメタルマスクを用いて、はんだ組成物を印刷した。なお、直径が1.00mm、0.50mm、0.40mm、0.35mm、0.30mm、0.28mm、0.26mm、0.24mm、0.22mm、0.20mm、0.18mmおよび0.16mmの銅箔パッドの試験パターン各100個を印刷した。その後、下記加熱条件Aまたは下記加熱条件Bでリフローを行い、それぞれ試験基板を作製した。試験基板を顕微鏡にて観察して、最小溶融パッドの直径(単位:mmφ)を測定した。直径が小さいほど、溶融性が優れる。

(2)ピン間ボール
基板上に、厚み0.08mmのメタルマスクを用いて、はんだ組成物を印刷し、0.8mmピッチのQFP(Quad Flat Package)を実装し、さらに、微小ランドの溶融性の評価における加熱条件Bと同様の条件にて、リフロー処理を行い、評価用基板を作製した。QFPのスリット部分を拡大鏡にて観察し、スリット間におけるはんだボールの発生数をカウントした。そして、以下の基準に従って、はんだボールを評価した。
◎:1ピンあたりのボール発生数が、25個以下である。
〇:1ピンあたりのボール発生数が、25個超50個以下である。
△:1ピンあたりのボール発生数が、50個超75個以下である。
×:1ピンあたりのボール発生数が、75個超である。
(3)ボイド
基板上に、厚み0.08mmのメタルマスクを用いて、はんだ組成物を印刷し、0.5mmピッチのQFN(Quad Flat Non-leaded package)を実装し、さらに、微小ランドの溶融性の評価における加熱条件Bと同様の条件にて、リフロー処理を行い、評価用基板を作製した。そして、X線検査装置として、名古屋電機工業社製の「NLX-5000」を使用して、ボイドを測定し、装置の標準アプリケーションを用いて、QFNのパッド部におけるボイド面積率[(総ボイド面積/総ランド面積)×100]を算出した。そして、以下の基準に従って、ボイドを評価した。
○:ボイド面積率が、20%以下である。
△:ボイド面積率が、20%超30%以下である。
×:ボイド面積率が、30%超である。
(4)ぬれ効力(黄銅)
JIS Z 3284(2014)に記載の方法に準拠して、はんだのぬれ性(ディウェッティング)の試験を行う。すなわち、金属板(黄銅、大きさ:30mm×30mm、厚み:0.3mm)を準備し、研磨剤で研磨した。この金属板に、直径6.5mmφの円形のパターン孔を有する厚み0.2mmのメタルマスクを使用し、はんだ組成物を印刷して試験片を得た。この試験片を微小ランドの溶融性の評価における加熱条件Bと同様の条件にて加熱した。試験片を顕微鏡にて観察し、下記の基準に従って、ディウエッティング(黄銅)を評価した。
区分1:はんだ組成物から溶融したはんだが、試験板をぬらし、はんだ組成物を塗布した面積以上に広がった状態である。
区分2:はんだ組成物を塗布した部分はすべて、はんだでぬれた状態である。
区分3:はんだ組成物を塗布した部分の大半は、はんだでぬれた状態(ディウェッティングも含まれる。)である。
区分4:試験板は、はんだがぬれた様子はなく、溶融したはんだは一つまたは複数のはんだボールとなった状態(ノンウェッティング)である。
(5)銅板腐食
IPC TM650 2.6.15Cに記載の方法に準拠して、銅箔腐食試験を行い、銅腐食を評価した。そして、銅箔腐食試験の結果が、合格となる場合には「○」と判定し、それ以外の場合には「×」と判定した。
(6)銅鏡腐食
IPC TM650 2.3.32Dに記載の方法に準拠して、銅箔腐食試験を行い、銅腐食を評価した。そして、以下の基準に従って、銅鏡腐食を評価した。
〇:銅鏡の薄膜の剥落が、全くない。
△:銅鏡の薄膜の剥落が、50%未満である。
×:銅鏡の薄膜の剥落が、50%以上である。
(7)絶縁抵抗
JIS Z3197(2012)に記載の絶縁抵抗試験に準拠して、絶縁抵抗値を測定した。そして、以下の基準に従って、絶縁抵抗を評価した。
○:絶縁抵抗値が、1.0×1010以上である。
△:絶縁抵抗値が、1.0×109以上1.0×1010未満である。
×:絶縁抵抗値が、1.0×109未満である。

(3) Void A solder composition is printed on the substrate using a metal mask with a thickness of 0.08 mm, QFN (Quad Flat Non-leaded package) is mounted with a pitch of 0.5 mm, and further, the micro lands are melted. A reflow treatment was performed under the same conditions as heating condition B in the evaluation of properties, and a substrate for evaluation was produced. Then, the voids were measured using "NLX-5000" manufactured by Nagoya Electric Industry Co., Ltd. as an X-ray inspection device, and the void area ratio [(total void area /total land area)×100] was calculated. Then, voids were evaluated according to the following criteria.
○: The void area ratio is 20% or less.
Δ: The void area ratio is more than 20% and less than 30%.

(4) Wetting effect (brass)
A solder wettability (dewetting) test is conducted in accordance with the method described in JIS Z 3284 (2014). That is, a metal plate (brass, size: 30 mm x 30 mm, thickness: 0.3 mm) was prepared and polished with an abrasive. A test piece was obtained by printing a solder composition on this metal plate using a 0.2 mm thick metal mask having circular pattern holes with a diameter of 6.5 mmφ. This test piece was heated under the same conditions as heating condition B in evaluating the meltability of micro lands. The test piece was observed under a microscope, and dewetting (brass) was evaluated according to the following criteria.
Category 1: Solder melted from the solder composition wets the test board and spread beyond the area to which the solder composition was applied.
Category 2: All parts coated with the solder composition are wet with solder.
Category 3: Most of the areas to which the solder composition was applied are wet with solder (including dewetting).
Category 4: There was no appearance of solder getting wet on the test board, and the molten solder was in the form of one or more solder balls (non-wetting).
(5) Copper plate corrosion A copper foil corrosion test was conducted in accordance with the method described in IPC TM650 2.6.15C to evaluate copper corrosion. When the result of the copper foil corrosion test was passed, it was determined as "○", and in other cases, it was determined as "x".
(6) Copper mirror corrosion A copper foil corrosion test was conducted in accordance with the method described in IPC TM650 2.3.32D to evaluate copper corrosion. Then, copper mirror corrosion was evaluated according to the following criteria.
