Claims (4)
- 背面電極、半導体構造体及び前面電極を含み、
前記半導体構造体は互いに対向する第一表面及び第二表面を有し、前記半導体構造体はn型半導体層及びp型半導体層を含み、前記n型半導体層及び前記p型半導体層は積層されて設置され、
前記背面電極は前記半導体構造体の第一表面に設置され、前記背面電極は一本の第一カーボンナノチューブからなり、
前記前面電極は前記半導体構造体の第二表面に設置され、前記前面電極は一本の第二カーボンナノチューブからなり、
前記第一カーボンナノチューブ及び前記第二カーボンナノチューブは交差して設置され、前記第一カーボンナノチューブ、前記半導体構造体及び前記第二カーボンナノチューブは順に積層して設置されて、多層構造体が形成され、
前記太陽電池の有効部分を構成するp-nヘテロ接合が前記第一カーボンナノチューブと前記第二カーボンナノチューブの交差点に点状に、前記半導体構造体に形成され、
前記p-nヘテロ接合における前記p型半導体層と前記n型半導体層とが積層される方向が、前記第一表面に垂直であり、
前記第一カーボンナノチューブ及び前記第二カーボンナノチューブは内殻カーボンナノチューブである太陽電池の製造方法であって、
長さが150ミクロン以上の超長二層カーボンナノチューブまたは超長多層カーボンナノチューブの両端を伸ばすことによって前記内殻カーボンナノチューブを得るステップであり、具体的に、長さが150ミクロン以上の超長二層カーボンナノチューブまたは超長多層カーボンナノチューブの両端を伸ばして、超長二層カーボンナノチューブまたは超長多層カーボンナノチューブの外壁はすべて破損しており、超長二層カーボンナノチューブまたは超長多層カーボンナノチューブの中央部にある最も内側の一層のカーボンナノチューブのみが残され、最も内側の一層のカーボンナノチューブが内殻カーボンナノチューブであるステップと、
前記内殻カーボンナノチューブを用いて前記太陽電池を製造するステップと、
を備えることを特徴とする太陽電池の製造方法。 - 前記第一カーボンナノチューブ及び前記第二カーボンナノチューブは金属性のカーボンナノチューブであることを特徴とする、請求項1に記載の太陽電池の製造方法。
- 前記多層構造体の横方向断面の面積は1nm2~100nm2であることを特徴とする、請求項1に記載の太陽電池の製造方法。
- 前記第一カーボンナノチューブの延伸方向と前記第二カーボンナノチューブの延伸方向とは互いに垂直であることを特徴とする、請求項1に記載の太陽電池の製造方法。
