The X-ray inspection apparatus disclosed in
2. Description of the Related Art In an X-ray inspection apparatus, projection data used to generate an inspection image may be insufficient due to a limited range of X-ray transmission directions for an inspection object. SUMMARY OF THE INVENTION The present invention has been made in view of such circumstances, and an object of the present invention is to provide an inspection apparatus capable of generating an inspection image of sufficient image quality with respect to an inspection essential portion of an inspection object. That's what it is.
An inspection apparatus according to one aspect of the present invention is an apparatus for inspecting an inspection object having an inspection main part and a peripheral part therearound. This inspection apparatus includes a peripheral inspection unit that acquires peripheral shape data relating to the three-dimensional shape of the peripheral portion, and an X-ray image of the entire inspection object including the inspection main portion while referring to the peripheral shape data. and an X-ray inspection unit that generates an inspection image. The X-ray inspection unit includes an X-ray source that irradiates the object to be inspected with X-rays, and an X-ray detector that detects the X-rays that have passed through the object to be inspected and outputs projection data based on the intensity of the X-rays. a transmission direction setting unit for setting a plurality of X-ray transmission directions with respect to the inspection object; and the X-ray source and the X-ray detector, and the X-ray detector controls the projection for each of the transmission directions. an imaging control unit for outputting data; setting a range in which the entire inspection object is accommodated as a reconstruction target area, dividing the reconstruction target area into a plurality of cells, and dividing the reconstruction target area into a plurality of cells ; The X-ray attenuation rate for each cell is calculated according to a successive approximation algorithm based on the transmission distance indicating the distance that the X-ray passes through each cell, thereby reconstructing the image and performing the inspection. a reconstructor that generates an image. The reconstruction unit recognizes peripheral cells belonging to the peripheral portion among the plurality of cells forming the reconstruction target area based on the peripheral shape data, and calculates an X-ray attenuation rate for each cell. When calculating, the X-ray attenuation rate of at least some of the peripheral cells is set to a predetermined fixed value as prior information.
According to this inspection apparatus, the reconstruction unit of the X-ray inspection unit reconstructs an image based on the projection data for each X-ray transmission direction and the transmission distance of the inspection object to generate an inspection image. , refer to the peripheral shape data. This peripheral shape data is data relating to the three-dimensional shape of the peripheral portion of the inspection object, and is acquired by the peripheral inspection section. Specifically, the reconstruction unit reconstructs the image by calculating the X-ray attenuation rate for each cell that constitutes the reconstruction target area indicating the range in which the entire inspection object is accommodated, according to the iterative approximation algorithm. to generate an inspection image. When reconstructing this image, the reconstruction unit obtains in advance the X-ray attenuation rate of peripheral cells belonging to the periphery indicated by the peripheral shape data, among the plurality of cells forming the reconstruction target region. Set to a fixed value as information. As a result, even in a situation where projection data is insufficient due to, for example, a limited setting range of the X-ray transmission direction with respect to the object to be inspected, it is possible to A more appropriate attenuation rate can be derived as the attenuation rate of the X-rays in the cell corresponding to the inspection essential part. Therefore, the reconstructing unit can generate an inspection image with sufficient image quality for the inspection main part of the inspection object.
In addition, by referring to the peripheral shape data when the reconstructing unit reconstructs the image, compared with the case where the peripheral shape data is not referred to, sufficient image quality for the inspection main part of the inspection object can be obtained with less projection data. of inspection images can be generated. As a result, it is possible to shorten the total time required to acquire projection data for each direction of transmission of X-rays to the inspection object and the time required to reconstruct an image, and at the same time reduce the X-ray exposure dose of the inspection object. can be reduced.
In the inspection apparatus described above, the peripheral inspection unit includes a stereo camera that acquires stereo images by imaging the inspection object from a plurality of different directions, and the peripheral shape data of the peripheral portion based on the stereo images. and a data generation unit that generates
In this aspect, the peripheral inspection section that acquires the peripheral shape data referred to when reconstructing the image by the reconstruction section can be realized by a configuration including a stereo camera. A stereo camera acquires a stereo image by imaging an inspection object from a plurality of different directions. Based on the stereo images, the data generator can generate accurate peripheral shape data on the three-dimensional shape of the peripheral portion. Therefore, referring to the peripheral shape data, the reconstruction unit can generate an inspection image of sufficient image quality for the inspection main part of the inspection object.
In the inspection apparatus described above, the peripheral inspection unit includes an illumination unit that irradiates the object to be inspected with illumination light having a periodic light-dark pattern, and a position of the light-dark pattern of the illumination light with respect to the object to be inspected. and a phase shift section that performs a phase shift operation to relatively move in a repeating direction of the illumination light, and an image of the inspection object irradiated with the illumination light for each phase shift operation of the phase shift section. The configuration may include an imaging unit that acquires a plurality of images in which positions of light and dark patterns are different from each other, and a data generation unit that generates the peripheral shape data of the peripheral portion based on the plurality of images.
In this aspect, the periphery inspection section that acquires the periphery shape data referred to when reconstructing the image by the reconstruction section can be realized by a configuration including the illumination section, the phase shift section, and the imaging section. In this configuration, the imaging unit acquires a plurality of images in which the positions of the bright and dark patterns of the illumination light are different from each other. Then, the data generator can generate accurate peripheral shape data regarding the three-dimensional shape of the peripheral portion based on a plurality of images in which the positions of the light and dark patterns are different. Therefore, referring to the peripheral shape data, the reconstruction unit can generate an inspection image of sufficient image quality for the inspection main part of the inspection object.
In the above-described inspection apparatus, the inspection object is a region portion on the substrate where there is a lead component having leads joined by a solder portion, the inspection main portion is constituted by the solder portion, and the peripheral portion A part is composed of the lead component and the substrate. The peripheral inspection unit provides substrate top surface height position data regarding the height position of the top surface of the substrate, lead top surface height position data regarding the height position of the top surface of the joint portion of the lead with the solder portion, Position data including at least lead outer side surface position data relating to the position of the outer side surface of the lead is acquired as the peripheral shape data. In addition, the reconstruction unit selects a cell located below a position indicated by the substrate top surface height position data, among the plurality of cells constituting the reconstruction target area, and the lead top surface height position data. Cells above the indicated position and outside the position indicated by the lead outer surface position data are recognized as the peripheral cells, and the X-ray attenuation factor of the peripheral cells is set to the fixed value.
At least a part of the solder portion is hidden by the lead in the area portion where the lead component having the lead joined by the solder portion exists on the substrate. The solder portion, which is a portion hidden behind the lead, can be properly inspected by the X-ray inspection unit. When reconstructing an image by the reconstruction unit of the X-ray inspection unit, peripheral shape data as prior information is acquired by the peripheral inspection unit. The peripheral inspection section provides board top surface height position data regarding the height position of the top surface of the board, lead top surface height position data regarding the height position of the top surface of the joint portion of the lead with the solder portion, and the outer side of the lead. Position data including at least lead outer surface position data regarding the position of the side surface is obtained as peripheral shape data. Then, when reconstructing an image, the reconstructing unit selects cells below the position indicated by the substrate top surface height position data, among the plurality of cells configuring the reconstruction target area, and the lead top surface height position data. Cells above the position indicated by the position data and outside the position indicated by the lead outer surface position data are recognized as peripheral cells, and the X-ray attenuation rate of the peripheral cells is set to a fixed value as prior information. set. As a result, even in a situation where projection data is insufficient due to, for example, a limited setting range of the X-ray transmission direction with respect to the object to be inspected, it is possible to A more appropriate attenuation factor can be derived as the attenuation factor of the X-rays in the cell corresponding to the solder portion as the inspection main part. Therefore, the reconstructing unit can generate an inspection image of sufficient image quality for the solder portion as the inspection essential portion.

下面電極部品100は、BGA(Ball Grid Array)やLGA(Land Grid Array)などの下面に電極を有する表面実装型の、電子部品がパッケージに収納された部品である。

The

The imaging control unit 394 performs detection such that the positional relationship among the

Note that “m” indicates a numerical value obtained by multiplying the number of detection elements (the number of detection elements) for detecting X-rays in the
Using the above equation (1), the
逐次近似アルゴリズムとしては、例えば、加法的ART(Additive Algebraic Reconstruction Technique)に従ったアルゴリズムを挙げることができる。 Examples of iterative approximation algorithms include algorithms according to additive ART (Additive Algebraic Reconstruction Technique). A specific iterative formula for additive ART is represented by the following formula (2).
In equation (2), "x" indicates the X-ray attenuation rate of each cell ARC constituting the reconstruction target area AR, and "a" indicates the transmission distance of the X-ray passing through each cell ARC. , and “b” indicates projection data for each transmission direction ψ(R, θ) output from the
The image reconstruction processing using equation (1) executed by the
Here, as described above, in the X-ray transmission direction ψ(R, θ) with respect to the
Therefore, when the
More specifically, with reference to FIGS. 5 and 7B, the
As a result, the reconstruction target area AR can be configured even in a situation where the projection data bm is insufficient due to a limitation in the setting range of the transmission direction ψ(R, θ) of the X-rays with respect to the
Further, by referring to the peripheral shape data DA as prior information when the
The above operational effect achieved by referring to the peripheral shape data DA as prior information when the reconstructing
As shown in FIG. 9, when the image reconstruction of the sample data DSM is performed without adding prior information, even if the number of iterations of the reconstruction processing reaches 50, Corresponding black areas are not reproduced with sufficient quality.
On the other hand, when the image reconstruction for the sample data DSM is performed in a state where fixed values are set as prior information for the X-ray attenuation factors of the peripheral cells in two rows above and below the main cell, A black area corresponding to the rectangular ring-shaped essential cell is reproduced with sufficient image quality.

In the

Based on the stereo image GS acquired by the stereo camera 21, the
The
When the
As shown in FIG. 13, the
More specifically, with reference to FIGS. 12 and 13B, the
As a result, the reconstruction target area AR can be configured even in a situation where the projection data bm are insufficient due to a limited setting range of the transmission direction ψ(R, θ) of the X-rays with respect to the

The

The first stage 2A2 is a stage on which the inspection object 10A is placed. The first stage 2A2 is embodied by a conveyor mechanism, and is movable in the X direction by a first stage driving section 2A5. The first stage 2A2 is configured to be able to stop and hold the

The illumination unit 2A0 is arranged on the first stage 2A2 so as to be positioned obliquely above the
As shown in FIG. 17, the illumination unit 2A0 includes a long base portion 2A01 extending in the A direction (first direction) and a plurality of light emitting element rows 2A0L composed of a plurality of light emitting elements 2A02 provided on the base portion 2A01. ,including. The light emitting element 2A02 is a rectangular light emitting diode. A plurality of the light emitting elements 2A02 are linearly arranged in the A direction at predetermined intervals to form a light emitting element row 2A0L extending in the A direction. On the base portion 2A01, a plurality of light emitting element rows 2A0L extending in the A direction are arranged side by side in the B direction (second direction) perpendicular to the A direction.
The illumination unit 2A0 is configured to be able to independently turn on and off the plurality of light emitting element rows 2A0L arranged in the B direction for each light emitting element row 2A0L. Note that the example shown in FIG. 17 shows a state in which the light-emitting elements 2A02 constituting the five hatched light-emitting element rows 2A0L emit light.
The illumination unit 2A0 emits light by combining at least three light emitting element rows 2A0L that are spaced apart from each other at equal intervals from among the plurality of light emitting element rows 2A0L. Thus, the illumination unit 2A0 is configured to emit illumination light L1 having a periodic light-and-dark pattern 2A0P (see FIG. 18B) having a substantially sinusoidal brightness distribution in the B direction. For example, as shown in FIG. 18, the illumination unit 2A0 emits light by combining three light-emitting element rows 2A0L that are equally spaced from each other among the plurality of light-emitting element rows 2A0L arranged in the B direction. As shown in FIG. 18A, the light emitted from each of the light emitting elements 2A02 constituting the three light emitting element rows 2A0L is attenuated according to the distance from the light emitting element 2A02. An isotropic brightness distribution centered on the arrangement position of 2A02 is formed. Therefore, as shown in FIG. 18B, by superimposing the lights emitted from the light emitting elements 2A02 constituting the three light emitting element arrays 2A0L, a substantially sinusoidal brightness can be obtained within the predetermined range RA in the B direction. A periodic light-dark pattern 2A0P having a distribution of depth is formed. That is, the illumination unit 2A0 irradiates the

The peripheral examination control unit 2A6 includes a first communication control unit 2A61, a first transport control unit 2A62, an illumination control unit 2A63, a peripheral imaging control unit 2A64, a phase shift unit 2A65, a data generation unit 2A66, and a first and storage unit 2A67.

FIG. 20 is a diagram for explaining the operation of the X-ray inspection section 3 provided in the
As shown in FIG. 20, the
More specifically, with reference to FIGS. 19 and 20B, the
