Description
The present invention relates to a semiconductor device and a power conversion device, and more particularly to a semiconductor device having an insulating protective film on its surface and a power conversion device using this semiconductor device.
In a vertical semiconductor device used for a power device, it is known to provide a p-type guard ring region (termination well region) in a so-called termination region in an n-type semiconductor layer in order to secure a breakdown voltage (for example, See Patent Document 1). As a result, a depletion layer is formed by the pn junction between the semiconductor layer and the guard ring region, and the electric field is relaxed when a reverse voltage is applied. In addition, in the Schottky barrier diode (SBD) described in
However, in the configuration of the invention according to
On the other hand, in
However, in order to connect wire wiring to aluminum electrodes when modularizing power semiconductor elements, additional electrodes made of nickel (Ni), gold (Au), etc., which can be soldered by electroless plating, are placed on aluminum electrodes.
FIG. 1 is a top view schematically showing the SBD configuration of a
As shown in FIG. 2, a

The

The

また、半導体装置は、SBD以外のダイオード、例えば、pn接合ダイオードまたはJBS(Junction Barrier Schottky:ジャンクションバリアショットキー)ダイオードであってよい。また、MOSFET(Metal Oxide Semiconductor Field Effect Transistor:金属-酸化物-半導体電界効果トランジスタ)、JFET(Junction FET)またはIGBT(Insulated Gate Bipolar Transistor)のようなトランジスタであってもよい。

FIG. 4 is a partial cross-sectional view showing
FIG. 5 is a partial cross-sectional view showing a

Next, an example of a method for manufacturing the

Here, when manufacturing the
Subsequently, the
Next, the material of the

Next, surface
Here, when manufacturing the
Next, the electrode
As described above, the
Next, the operation of the

In the off state, the direction (downward in FIG. The depletion layer spreads outward (to the right in FIG. 2). A depletion layer also spreads into the

Along with this reaction, the concentration of hydroxide ions increases near the

According to the semiconductor device according to the first embodiment, since the electrode

According to the semiconductor device according to the first embodiment, the surface electrode is made of a metal material containing aluminum as a main component, and the surface protective film is made of polyimide as an insulating protective film or the high resistance film is made of SiN. By providing an electrode protective film made of titanium, which is more resistant to corrosion than aluminum, between the electrode and the film, deposition of insulators due to surface corrosion of the surface electrode and accompanying peeling of the insulating protective film are prevented. can be suppressed, and insulation reliability can be improved. In addition, since the electrode protective film and the insulating protective film have openings for exposing the surface electrodes, the bonding of wire wiring to the surface electrodes is not hindered, and additional electrodes can be formed on the surface electrodes by electroless plating. It is possible.

FIG. 10 is a partial cross-sectional view showing a
FIG. 11 is a partial cross-sectional view showing a

According to the semiconductor device of the second embodiment, between the surface electrode made of the same metal material containing aluminum as the main component and the insulating protective film, which is the same as that of the first embodiment, a material having corrosion resistance higher than that of aluminum is provided. By providing the electrode protective film made of titanium, it is possible to suppress the deposition of insulating substances due to surface corrosion of the surface electrodes and the accompanying peeling of the insulating protective film, thereby improving the insulation reliability. can. In addition, since the electrode protective film and the insulating protective film have openings for exposing the surface electrodes, the bonding of wire wiring to the surface electrodes is not hindered, and additional electrodes can be formed on the surface electrodes by electroless plating. It is possible. Furthermore, in addition to the part covered with the insulating protective film of the surface electrode, the electrode protective film is also formed on the outer peripheral end face of the surface electrode, so deposition of insulators due to corrosion of the outer peripheral end face of the surface electrode is also suppressed. Insulation reliability can be further improved in a high-humidity environment.
FIG. 14 is a partial cross-sectional view showing
Also in the third embodiment, the

FIG. 15 is a block diagram schematically showing the configuration of a power conversion system to which
Details of the
The
