Claims (1)
a substrate comprising a single-crystal seed layer on a polycrystalline inorganic material ; a buffer layer comprising a Group 13 nitride semiconductor on the substrate; and an operating layer comprising a Group 13 nitride semiconductor on the buffer layer ; The total layer thickness of the buffer layer and the operation layer is 10 to 20 μm, and the buffer layer has a Si element concentration profile having a peak of 1 in the thickness direction of the buffer layer and the thickness of the buffer layer.
