Description
The present invention relates to substrate holders, plating apparatuses, and plating methods.
In electroplating, if the plating solution leaks into the substrate holder due to some problem (substrate unevenness, seal deterioration, etc.), the plating solution that enters the holder corrodes and/or dissolves the seed layer. Plating uniformity may be degraded due to poor conduction.
U.S. Pat. No. 7,727,366 and U.S. Pat. No. 8,168,057 disclose pressurizing a substrate seal on one side with a fluid to prevent fluid entry from the opposite side of the seal. It is stated that In Japanese Patent Application Laid-Open Nos. 2020-117763 (Patent Document 3) and 2020-117765 (Patent Document 4), a liquid is injected into an internal space that seals and accommodates the outer periphery of a substrate, and the liquid is injected into the internal space. It is described that plating is prevented from depositing on the outer peripheral portion of the substrate and the contact member by preventing the intrusion of the plating solution.
Even if countermeasures such as those described in the above patent documents are taken, the plating solution may enter the internal space depending on the unevenness of the substrate and the degree of deterioration of the seal. There is no description of any effective countermeasures against the intrusion into the internal space. In addition, in the wet contact method in which the contact of the substrate holder and the seed layer of the substrate are locally covered with liquid (pure water, etc.) and the substrate is plated, dissolved oxygen in the liquid is reduced even if the plating solution does not enter the internal space. Local cell action due to concentration gradients can corrode the seed layer.

The plating solution Ps is not particularly limited as long as it contains ions of metal elements forming the plating film. In this embodiment, a copper plating process is used as an example of the plating process, and a copper sulfate solution is used as an example of the plating solution Ps. Further, in this embodiment, the plating solution Ps contains a predetermined additive. However, the present invention is not limited to this configuration, and the plating solution Ps may be configured without additives.

As shown in FIGS. 3 and 4, the
As shown in FIG. 4, the second holding
In this embodiment, as shown in FIG. 4, the substrate Wf is plated while the contact portion (the tip in this example) of the
During the plating process, a current is passed between the
According to experiments conducted by the applicant, in the configuration of this embodiment, the amount of pure water supplied from the cleaning
In another experiment conducted by the applicant, when a protective electrode for preventing corrosion of the seed layer, which will be described later, is provided, even if the electric conductivity of the liquid 60 is increased in the range of 1000 μS/cm or less, the seed layer Sd of the substrate Wf It was found that there was no damage to Therefore, by providing a protective electrode, which will be described later, the control of the electrical conductivity of the coating liquid can be greatly relaxed. Also, due to the influence of descum treatment before plating, etc., when using a certain substrate whose seed layer surface is covered with a thick oxide film, even if the conductivity is 50 μS / cm or less, it is normal It was found that corrosion may progress more than When the
When a protective electrode, which will be described later, is used, the range of the conductivity of the liquid 60 is greatly relaxed, so the management of the conductivity of the liquid 60 using a conductivity meter or the like may be omitted.
Further, in the present embodiment, the contact regions (regions in contact with the contacts 50) of the substrate Wf that have been wetted by pre-treatment such as pre-wetting are not dried until the plating is completed. As a result, the following inconveniences can be suppressed or prevented. If the contact area of the board that has been wetted in the pretreatment is dried, the water will escape into the surrounding pattern openings, leaving air bubbles in the pattern openings during plating, which may cause an abnormality in which these parts are not plated. The surface of the seed layer in the contact region of the half-dried substrate may be oxidized, resulting in poor conduction. Also, if the contact point between the seed layer of the substrate and the contact is incompletely wetted, a local cell action and/or a shunt current due to dissolved oxygen (a contact other than the contact point between the
(Principle of seed layer corrosion)
FIG. 20 is an explanatory diagram for explaining the dissolution of the seed layer due to the local cell effect caused by dissolved oxygen. Consider the case where the plating solution mixes with the liquid Q in the seal space 33 (FIG. 3) filled with air. At this time, as shown in the figure, oxygen O 2 in the air dissolves into the liquid Q, Cu of the seed layer Sd transfers electrons to O 2 , O 2 becomes OH − , and Cu becomes Cu 2+ . As a result, the action of a local battery dissolving into the liquid Q occurs, and the seed layer Sd dissolves. Due to this reaction, Cu dissolves from the seed layer Sd, the seed layer Sd becomes thin, the electrical resistance of the seed layer Sd increases, and there is a possibility of causing variations in power supply. This phenomenon is caused by the fact that the gas-liquid interface is close to the seed layer Sd. Further, when the resistance value of the seed layer Sd increases due to corrosion of the seed layer Sd due to local cell action, the seed layer Sd is easily dissolved by a shunt current, which will be described later, and the dissolution of the seed layer Sd proceeds further.

As described above, by covering the contact point between the contact and the seed layer with a liquid having a conductivity of 50 μS/cm or less, the corrosion (dissolution) of the seed layer due to local cell action and/or shunt current can be effectively suppressed. can be done. In addition, by using a protective electrode (described later), even if the conductivity of the coating liquid covering the contact point between the contact and the seed layer is increased to 1000 μS/cm, local cell action and/or corrosion of the seed layer due to shunt current ( dissolution) can be effectively suppressed.

At step S<b>16 , the substrate Wf is removed from the

The
From the viewpoint of suppressing corrosion of the seed layer Sd, the

Application of a DC voltage to the
When the plating solution does not leak into the

As shown in FIG. 9, the
一方、液体60中において、シード層近傍では、O2+4H++4e→2H2O(水の生成)、2H+2e→H2(水素の生成)、Cu2++2e→Cu(液体60中にめっき液が混入した場合)の還元反応が生じる。

(Second embodiment)
FIG. 17 is a schematic diagram for explaining the configuration of the plating module of the plating apparatus according to the second embodiment. The plating module of the present embodiment is a vertical (also referred to as dip type or panel type) plating module for plating a substrate in a vertical posture. As shown in the figure, the

According to the above embodiment, the
According to the above embodiment, even if the plating solution leaks, the

(1) In the above embodiments, a resist pattern was used as an example of the pattern on the substrate. Any pattern that defines the shape of the plating film can be used, such as a resist or insulating film pattern.
(2) The liquid introduced into the internal space of the substrate holder may be any liquid other than water as long as it does not corrode the components exposed to the internal space of the substrate holder. As the liquid, for example, a liquid containing no metal salt (a liquid having a metal salt concentration of less than a predetermined concentration (eg, 5 g/L)) can be used. Such liquids include, for example, tap water, natural water, pure water. Pure water includes, for example, deionized water (DIW), distilled water, purified water, or RO water.
(3) The configuration of the substrate holder is not limited to the example described above, and the above embodiments can be applied to substrate holders having any configuration as long as the substrate holder has an internal space in which contacts are sealed.
At least the following aspects can be grasped from the above-described embodiments.
[1] According to one aspect, there is provided a substrate holder for holding a substrate and for plating by bringing the substrate into contact with a plating solution, the substrate holder for contacting and supplying power to a seed layer formed on the surface of the substrate. and a contact that is biased to the high potential side with respect to the contact or has a material that has a lower natural potential than the seed layer and is electrically connected to the seed layer directly or via a conductor. a protective electrode to be connected; and in a state in which the substrate is held by the substrate holder, the outer peripheral portion of the substrate, the contacts, and the protective electrode are accommodated in a state of being sealed from the outside of the substrate holder, and A substrate holder is provided comprising a portion of a shielding electrode and a holder body having an interior space holding a liquid covering at least a contact point between the seed layer and the contact.
The term "liquid covering at least part of the protected electrode and the contact portion between the seed layer and the contact" means that the entire protected electrode is covered with the liquid, and the seed disposed in the internal space is covered with the liquid. The entire layer may be covered by the liquid, the contact may be entirely covered by the liquid, and/or the interior space may be entirely filled with the liquid.
According to this aspect, the liquid in the vicinity of the protective electrode or the material of the protective electrode is oxidized preferentially to the material of the seed layer, and the dissolution of the material of the seed layer into the liquid can be suppressed. Corrosion (degradation) can be suppressed or prevented. It is possible to suppress the action of local cells on the surface of the seed layer due to the dissolved oxygen concentration gradient in the liquid covering the contacts and the like, and suppress or prevent corrosion of the seed layer. Also, even if the plating solution intrudes into the internal space of the substrate holder, it is possible to suppress or prevent corrosion of the seed layer due to the local cell effect and/or shunt current. Since deterioration of the seed layer can be suppressed by the protective electrode, it is possible to suppress or prevent deterioration of the uniformity of the plating film thickness.
[2] According to one aspect, the protection electrode is an insoluble electrode and is biased to a high potential side with respect to the contact.
According to this aspect, the periodic replacement of the protective electrode can be made unnecessary, or the frequency of replacement of the protective electrode can be reduced, so maintenance of the protective electrode is easy. Moreover, it is possible to reduce the possibility that the electrode material (metal) dissolved from the protective electrode is brought into the plating solution and contaminates the plating solution. In addition, it is possible to reduce the possibility that oxides of the electrode material dissolved from the protective electrode are deposited on the contacts and seals and contaminate them.
[3] According to one aspect, a voltage sufficiently larger than a difference in natural potential between the protective electrode and the seed layer is applied between the protective electrode and the seed layer.
According to this aspect, the protective electrode and the seed layer can reliably function as an anode and a cathode, respectively, and dissolution of the seed layer can be reliably suppressed or prevented.

[4] According to one embodiment, the protection electrode is fixed to the contact via a spacer.
According to this aspect, it is possible to easily and appropriately install the protective electrode in a narrow sealed space in the substrate holder.
[5] According to one aspect, the protective electrode has a natural potential lower than that of the seed layer, is electrically connected to the seed layer directly or via a conductor, and functions as a soluble sacrificial electrode. .
According to this aspect, an external power supply for biasing the protective electrode is not required, and the configuration of the substrate holder and/or the plating module can be simplified.
[6] According to one aspect, the protection electrode is fixed to the contact and electrically connected to the seed layer through the contact.
According to this aspect, by directly fixing the protective electrode to the contact, the protective electrode is electrically connected to the seed layer via the contact, so that the configuration for connecting the protective electrode can be simplified.
[7] According to one aspect, the protective electrode is a soluble electrode and is biased to a high potential side with respect to the contact.
In this embodiment, if the shielding electrode is made of the same material as the seed layer, the shielding electrode can function as a sacrificial electrode for the seed layer. In this case, even if metal dissolved from the protective electrode is brought into the plating solution, the possibility of contamination of the plating solution can be reduced.
[8] According to one embodiment, the protection electrode is fixed to the contact via a spacer.
According to this form, the protective electrode can be easily and appropriately installed in the limited narrow sealing space in the substrate holder.
[9] According to one aspect, the protection electrode is provided continuously or discontinuously at a location surrounding the outer periphery of the substrate when the substrate holder holds the substrate.
According to this aspect, the protective electrode can be arranged in the vicinity of the entire circumference of the outer peripheral portion (edge portion) of the substrate, which is highly likely to be corroded, and corrosion of the seed layer can be effectively suppressed.
