Description
The present invention relates to a ferroelectric thin film forming solution, a ferroelectric thin film, a piezoelectric element, a liquid ejection head, a liquid ejection unit, a liquid ejection device, and a piezoelectric device.
An ink-jet printer in which a part of a pressure generating chamber communicating with a nozzle opening for ejecting ink is composed of a diaphragm, and this diaphragm is deformed by a piezoelectric element to pressurize the ink in the pressure generating chamber and eject the ink from the nozzle opening. The recording head has a bulk piezoelectric element that expands and contracts in the direction of the applied electric field and presses the diaphragm back and forth to deform it. There are already known two types of piezoelectric actuators that expand and contract and bend and deform the diaphragm.
A lead zirconate titanate (PZT) material, which is a perovskite ferroelectric, is well known as a piezoelectric material used as the piezoelectric actuator. This PZT material has extremely good piezoelectricity and ferroelectricity compared to other materials, and has a wide temperature range that can be used. It is applied to a wide range of fields such as electronic devices.
When manufacturing a thin-film piezoelectric actuator using the above-mentioned PZT material, various film-forming methods such as the sol-gel method, the sputtering method, the CVD method, etc. can be used on the silicon wafer on which the lower electrode is formed. After depositing a PZT film with a thickness of typically 1-3 μm at , Si-MEMS process processing, known to many well-known techniques, is applied to the PZT film to fabricate piezoelectric actuators. Further, by combining with other components, it is used for various applications such as an inkjet head.
Among the above film forming methods, the sol-gel method is a PZT precursor solution in which a precursor solution mixed with a metal alkoxide solution is applied on a silicon wafer by spin coating or dip coating, followed by drying, degreasing, and crystallization. This is a method of forming a PZT film through a heating process (see
In addition, lead removal during the heating process causes composition deviation of the PZT film after deposition. Generally, PZT is known to exhibit the highest piezoelectric properties at a composition ratio represented by PbZr 0.53 Ti 0.47 O 3 , which is called MPB composition (Morphotropic Phase Boundary). However, since lead has a high vapor pressure and evaporates during the heating process (called lead removal), it is easy for composition deviation to occur in the finally formed film. Therefore, in general, composition deviation is prevented by containing Pb in the composition more than the MPB composition.
As a method for managing a PZT film, a method using X-ray diffraction, elemental analysis, electrical characteristics, etc. as indices is generally known.
For example,
However, while the performance of the PZT film can be directly evaluated by the above-mentioned methods for confirming PZT film characteristics, such as X-ray diffraction and electrical property evaluation, film formation and electrode formation, etc. are repeated until the evaluation is performed. There is a problem that many steps are required. On the other hand, when a defect occurs, it is necessary to investigate various factors such as the temperature, atmosphere, and time during the heating process. It required trial and error.
On the other hand, in order to obtain the PZT film having the crystalline properties disclosed in
However, the PZT film management method of repeating the film formation process and analysis by SIMS is practically impossible from the viewpoints of cost, time, sophistication of analysis, and the like.
SUMMARY OF THE INVENTION Accordingly, it is an object of the present invention to provide a solution for forming a ferroelectric thin film that can uniformly obtain a ferroelectric thin film having good piezoelectric properties.

A well-known method for obtaining a ferroelectric thin film forming solution (hereinafter sometimes referred to as a precursor solution) used to obtain a PZT film by the conventional sol-gel method is to use lead acetate trihydrate as a starting material. , zirconium propoxide, titanium isopropoxide, and 2-methoxyethanol as a common solvent (for example, Non-Patent Document 1: M. Sayer, G Yi, M Sedlar “Comparative Sol-Gel Processing of PZT Thin Films” , Integrated Ferroelectrics, 7, 1995, pp.247-258).
In the above method, the crystal powder of lead acetate trihydrate is first weighed according to the target stoichiometric ratio, dissolved in a common solvent, 2-methoxyethanol, and further heated to desorb the water of crystallization. (dehydration step), zirconium propoxide and titanium isopropoxide weighed according to the target stoichiometric ratio are added, and the solution obtained by heating for a predetermined time is cooled to room temperature and then weighed. A precursor solution having a desired PZT composition is obtained by adding a common solvent so as to obtain the desired concentration and adding a predetermined stabilizer.
In the process of synthesizing the precursor solution described above, in the first half of the dehydration step, the water of crystallization of lead acetate trihydrate is desorbed and taken out of the reaction system together with the common solvent (chemical reaction formula (1)). , as shown in chemical reaction formula (2), one of the two acetic acid groups bound to the lead element replaces the alcohol group of the solvent 2-methoxyethanol, and at the same time, the acetic acid group separated from the lead element becomes 2-methoxyethanol and an ester. (Non-Patent Document 2: Sangeeta D. Ramamurithi and David A. Payne “Structural Investigations of Prehydrolyzed Precursors Used in the Sol-Gel Processing of Lead Titanate”, J.Am.Ceram.Soc., 73(8 ), 1990, pp.2547-51).
In the second half of the precursor solution synthesis reaction to which zirconium propoxide and titanium isopropoxide were added, the (lower) alcohol groups originally bound to zirconium and titanium were replaced by the (higher boiling point) solvent 2-methoxyethanol. (so-called "alcohol exchange reaction"), the lower alcohol separated from zirconium and titanium is taken out of the reaction system together with a common solvent, and the lower alcohol separated from zirconium and titanium and the acetate group separated from the lead element An ester reaction occurs between (chemical reaction formulas (3) to (6)).
As mentioned above, the PZT films deposited with good piezoelectric properties and those without were analyzed by secondary ion mass spectrometry (SIMS) and differential thermogravimetric analysis (Tg-DTA). As a result, it was found that there is a difference in the amount of Pb contained in the PZT film. Furthermore, as a result of further studies by the present inventors, it was found that the bonding state and coordination state of molecules in the liquid varied due to heating during crystallization, resulting in a difference in the ease with which lead could escape from the PZT film. It was speculated that the composition ratio in the Therefore, the present inventors conducted a detailed analysis (NMR measurement) on a large number of synthesis batches of the precursor solutions with respect to the synthesis process of the precursor solution, and as a result, the chemical reaction formulas (1) to (6) ), especially the progress of the reaction in which one of the two acetic acid groups bound to the lead element is replaced by the alcohol group of the solvent 2-methoxyethanol, shown in chemical reaction formula (2), varies between synthesis batches. It was found that there was a relatively large change in In addition, the proportion of the lead element remaining in the form of lead acetate is relatively high in the precursor solution in which the degree of progress of the chemical reaction formula (2) is recognized to be low, and that the precursor solution with a large amount of residual lead acetate is heated. In the analysis, the weight loss ratio during analysis was small, and in addition, the PZT film formed using such a precursor solution contained an excessive amount of lead element, and its crystallinity and film characteristics were It was confirmed that the quality was inferior to the desired quality.
From the above, when the precursor solution is heated and the degreasing treatment and the crystallization treatment are sequentially performed, by measuring the mass reduction rate of the treated product before and after the crystallization treatment, the ease of removal of lead as the precursor solution can be determined. can be defined, and as a result, according to the present invention, ferroelectric thin films having good piezoelectric properties can be obtained without variation.
Based on the above knowledge, the ferroelectric thin film forming solution (precursor solution) of the present invention contains lead, zirconium and titanium, and when the precursor solution is heated to sequentially perform degreasing treatment and crystallization treatment, When the mass of the treated
Reduction rate = {(mass A-mass B)/mass A} × 100 (%) Formula (1)
Typically, the degreasing treatment is performed at 300° C., and the degreasing treatment is terminated when the fluctuation rate of the mass reduction of the precursor solution becomes 0.05% or less over 30 minutes. The temperature is raised to 700° C. at 10° C./min to perform crystallization treatment, and the reduction rate defined by the above formula (1) of the obtained precursor solution is 5.0% or more and 6.5% or less. is preferred.
That is, the degreasing treatment is performed at 300° C. until the fluctuation rate of the mass reduction of the precursor solution settles down to a constant value. Then, when the precursor solution reaches 700° C. (at this point, the precursor solution is powdery), the crystallization process is finished.
Furthermore, according to the studies of the present inventors, in order to obtain a precursor solution that can uniformly obtain a ferroelectric thin film having good piezoelectric properties, the relationship between the amount of lead added in excess and the reduction rate is It has been found that it is effective to specify Specifically, it is preferable to satisfy the following formula (2).
{17.86/(207.2×α+323.5)}×100≦Reduction rate (%)≦{22.32/(207.2×α+323.5)}×100 Formula (2)
In formula (2), α is the lead amount (mol %) added in excess to the target lead amount of the ferroelectric thin film.
FIG. 8 is a flowchart for explaining the procedure for preparing the ferroelectric thin film forming solution (precursor solution) of the present invention.
First, as described above, the lead acetate trihydrate crystal powder is weighed according to the target stoichiometric ratio, and the common solvent 2-methoxyethanol is added to dissolve the lead acetate trihydrate (S1 ).
The composition deviation is prevented by containing Pb in the precursor solution more than the MPB composition. For example, Pb is added to the precursor solution in excess of eg 5-25 mol %, preferably 10-11 mol % over the target stoichiometric ratio.
Next, the resulting solution is heated while controlling the reaction atmosphere, solution temperature (for example, 125° C. to 135° C.) and reaction time (for example, 8 hours to 24 hours) to desorb water of crystallization and lead acetate. Simultaneously with the dehydration of the trihydrate, a substitution reaction between the lead acetate acetate group and (the alcohol group of) 2-methoxyethanol is carried out (S2). At this time, the solution is refluxed and the distillate (solvent, water of crystallization, ester) is recovered.
(S3)。 Next, zirconium propoxide and titanium isopropoxide are weighed according to the target stoichiometric ratio and added to the solution (S3).
Subsequently, while controlling the reaction atmosphere, solution temperature (for example, 125° C. to 132° C.) and reaction time (for example, 6 hours to 16 hours), heating is performed to conduct an alcohol exchange reaction between zirconium propoxide and 2-methoxyethanol and titanium. An alcohol exchange reaction is performed between i-propoxide and 2-methoxyethanol (S4). At this time, the solution is refluxed and the distillate (solvent, water of crystallization, ester) is recovered.
Next, 2-methoxyethanol and acetic acid as a stabilizer are added to obtain a precursor solution having a desired PZT composition (S5). The obtained precursor solution is subjected to filtering and encapsulation as required.
Subsequently, the precursor solution is applied onto a base such as an orientation control layer, which will be described below, and subjected to degreasing treatment and crystallization treatment. The application may be performed once, but the application, degreasing treatment and crystallization treatment may be repeated multiple times.
As the degreasing treatment conditions, the heating temperature is, for example, 80 to 160° C., preferably 110 to 130° C., and the degreasing time is, for example, 1 to 10 minutes, preferably 2 to 4 minutes.
As the crystallization treatment conditions, the heating temperature is, for example, 650 to 750° C., preferably 680 to 710° C., and the crystallization time is, for example, 1 to 10 minutes, preferably 2 to 4 minutes.
Subsequently, the reduction rate is calculated from the mass of the precursor solution before and after the crystallization treatment, based on the formula (1). If the reduction rate defined by formula (1) is 5.0% or more and 6.5% or less, a PZT film having the MPB composition or a similar composition can be obtained without variation.
PZT膜は、PbZrXTi(1-X)O3(0.40<x≦0.60)で表されるペロブスカイト型結晶の強誘電体薄膜が好ましく、PbZr0.53Ti0.47O3で示されるMPB組成を有するものが最適である。 The PZT film is preferably a perovskite crystal ferroelectric thin film represented by PbZr X Ti (1-X) O 3 (0.40<x≦0.60), and has an MPB composition represented by PbZr 0.53 Ti 0.47 O 3 is optimal.

<基板>
<Substrate>
A silicon single crystal substrate is preferably used as the
In addition, when fabricating the pressurized
Anisotropic etching utilizes the property that the etching rate differs depending on the plane orientation of the crystal structure. For example, in anisotropic etching by immersion in an alkaline solution such as KOH, the etching rate of the (111) plane is about 1/400 of that of the (100) plane.
Therefore, a structure having an inclination of about 54.74° can be produced with a plane orientation (100), whereas a deep groove can be formed with a plane orientation (110). can be raised. In this embodiment, it is also possible to use a single crystal substrate having a plane orientation of (110). However, in this case, since SiO 2 which is the mask material is also etched, it is preferable to take this into consideration.
<振動板>

As shown in FIG. 3, the vibrating
Note that the
振動板11の形成方法は、スパッタ法、スパッタ法と熱酸化法の組み合わせ、MOCVD(Metal Organic Chemical Vapor Deposition)法等が挙げられる。本実施形態では、積層する場合は、LPCVD(Low Pressure CVD)法により作製したものを用いている。 また、SOI(Silicon on Insulator)等の高価な基板を用いることなく、安定した振動板が得られる。
Methods for forming the

An example of the
First, a silicon oxide film (e.g., 200 nm thick) is formed as a diaphragm constituting film on a silicon single crystal substrate having a (100) plane orientation by, for example, the LPCVD method (or by a heat treatment film forming method), and then polysilicon. A film (eg, 500 nm thick) is deposited. It is desirable that the polysilicon layer has a thickness of 0.1 to 3 μm and a surface roughness of 5 nm or less in terms of arithmetic mean roughness. Next, a silicon nitride film is formed as a diaphragm-constituting film by the LPCVD method.
<下地膜>

Pt having a high (111) orientation is preferable as the material of the
An

<PZT膜>
<PZT film>
Next, the piezoelectric film 30 (PZT film) according to this embodiment will be described.
The
The
In the present invention, the sol-gel method is particularly preferred. When forming a PZT film by the sol-gel method, the
This is also referred to as two-step firing. As baking after spin-coating the sol-gel liquid, it is preferable to perform two-step baking of heating for releasing the organic component (first stage) and heating at a higher temperature for crystallizing the film (second stage). . The first-stage heating is performed for each spin coating, and after the first-stage heating is performed in the same manner as the second and third layers, the three layers are collectively subjected to the second-stage baking at a higher temperature.
When PZT is produced by the sol-gel method, a PZT precursor solution can be produced by using lead acetate, zirconium alkoxide, and titanium alkoxide compounds as starting materials and dissolving them in methoxyethanol as a common solvent to obtain a uniform solution.
Since the metal alkoxide compound is easily hydrolyzed by moisture in the air, an appropriate amount of stabilizer such as acetylacetone, acetic acid, diethanolamine, etc. may be added to the precursor solution.
The alkoxide is preferably methoxyethoxide, and the precursor solution preferably contains lead acetate, Ti methoxyethoxide, and Zr methoxyethoxide.
When a PZT film is obtained on the entire surface of the base, a coating film is formed by a solution coating method such as spin coating, and the PZT film is obtained by performing heat treatments such as solvent drying, thermal decomposition, and crystallization. Since the transformation from a coating film to a crystallized film is accompanied by volumetric shrinkage, it is preferable to adjust the concentration of the precursor solution so that a film thickness of 100 nm or less can be obtained in one step in order to obtain a crack-free film. .
The film thickness of the PZT film is preferably 0.5-5 μm, more preferably 1-2 μm. If the thickness is smaller than the above range, sufficient displacement cannot be generated, and if the thickness is larger than the above range, the number of steps will increase and the process time will increase in the case of laminating many layers.

The following examples are examples using a PZT film as a ferroelectric thin film.
(Synthesis of precursor solution)
In this example, a precursor solution composed of Pb, Zr, and Ti using the sol-gel method will be described. , Bi, La, Ba, etc. can also be added. The other elements can be included in the PZT film in an amount of 0 to 20 mol %, for example.
A precursor solution was synthesized based on the chemical reaction formulas (1) to (6) and the flow shown in FIG.
Starting materials include lead acetate trihydrate Pb( CH3COO ) 2.3H2O , zirconium tetra - normal propoxide Zr( OCH2CH2CH3)4 , titanium tetraisopropoxide Ti[OCH ( CH3 ) 2 ] 4 were used.
These starting materials were used to produce Pb(Zr 0.53 Ti 0.47 )O 3 , lead zirconate titanate stoichiometry, commonly referred to as PZT (53/47). performed the synthesis. In general, when producing a composite oxide containing lead such as PZT, assuming that lead is removed during heat treatment, about 5 to 25 mol% of Pb is added to the starting material relative to the stoichiometric composition as described above. It is common to add too much. In
After weighing, lead acetate trihydrate was first dissolved in 2-methoxyethanol CH 3 OCH 2 CH 2 OH, and then heated and refluxed at the boiling point of the solvent to dehydrate the hydrate and convert lead acetate to alcohol. gone.
Subsequently, zirconium tetra-normal propoxide and titanium tetraisopropoxide are added to the 2-methoxyethanol solution of lead acetate that has been subjected to the dehydration and alcohol exchange treatment, and the mixture is heated and refluxed to carry out an alcohol exchange reaction and a polycondensation reaction. proceeded. The holding time after reaching the boiling point of the solvent is 12 hours. Finally, a small amount of CH 3 COOH acetate was added as a stabilizer.

After applying the precursor solution prepared above onto the
In this example, the solvent was removed at 120°C, and the degreasing treatment was performed at 300°C. For the crystallization treatment, a condition of 700° C. was adopted, and the crystallization treatment was performed by an RTA apparatus every time spin coating was performed three times. The film thickness of the RZT film was 240 nm after the spin coating, solvent removal, and degreasing treatments were performed three times, and then the crystallization treatment was performed. This process was repeated 10 times (30 layers) to obtain a PZT film of about 2.0 μm.

Next, in order to form the
Among the above liquid ejection heads, the amounts of Pb, Zr, and Ti in PZT films of various film thicknesses were analyzed by SIMS for those that satisfy the desired droplet ejection speed (good products) and those that do not (defective products). . The results are shown in FIGS. 10-12. From the results of the SIMS analysis, particularly from the results of FIG. 10, it can be seen that the amount of Pb remaining in the PZT film is smaller in the non-defective product than in the defective product. Moreover, as shown in FIGS. 11 and 12, it can be seen that the amounts of Zr and Ti in the PZT film are the same between the non-defective products and the defective products. Note that the element concentration in the precursor solution, the process in the process, and the like were not changed between the liquid ejection heads. From the above, similar to the results of the NMR measurement described above, the degree of progress of the reactions shown in the chemical reaction formulas (1) to (6), especially the 2 The amount of lead in the PZT film changes depending on the progress of the reaction in which one of the two acetic acid groups is replaced with the alcohol group of the solvent 2-methoxyethanol, and this causes the quality of the liquid ejection head to be good or bad. Guessed.
Next, based on these results, Tg-DTA was performed for various precursor solutions used for liquid ejection heads with different droplet ejection speeds. The temperature profile and weight loss of Tg-DTA are shown in Figures 13(a) and (b). The temperature profile of Tg-DTA is generally obtained by observing differential heat and weight change while heating at a constant heating rate. However, in this example, since the purpose is only to observe the weight reduction due to lead removal in the high temperature range, the precursor solution is sufficiently stabilized in a range higher than the temperature at which the organic matter decomposes and lower than the temperature at which crystallization starts. need to convert. In this example, a two-stage temperature profile was used so that the degreasing treatment was performed at 300° C., and after the decomposition of the organic matter was sufficiently completed, the heating was performed up to the temperature range for the crystallization treatment. However, depending on the type of precursor solution, this temperature profile may not be the optimum form, so it is preferable to set the optimum temperature profile by referring to differential heat as appropriate. In the results shown in FIG. 13, the weight decreased rapidly in the vicinity of 300° C. from the slow weight decrease in the initial stage. At this time, since the endothermic reaction is also shown in the differential heat, it is presumed that organic matter is decomposed. After that, even after the temperature reached 300° C., the weight gradually decreased, and after 100 minutes or so, the weight became stable. That is, the degree of weight loss relative to the initial weight of the precursor solution is 0.05% or less over 30 minutes. From the fact that no weight loss was observed up to around 450° C. after that, it can be inferred that the organic matter was sufficiently decomposed.
FIG. 14 is a chart showing the results of FT-IR analysis of precursor liquids processed at different temperatures. From FIG. 14, it can be seen that the peak around 3500 cm −1 representing hydroxyl groups peculiar to organic matter disappears between 300°C and 400°C, and most organic matter decomposes at around 300°C. Furthermore, it was found that the weight decreased with rapid heat generation near 450°C. It is presumed that combustion and crystallization are progressing from the rapid heat generation. In addition, when the Tg was measured, the weight decreased after slightly increasing once. It is presumed that during heating after degreasing treatment, lead volatilizes as well as the desorption of adsorbed water and residual hydroxyl groups.
Based on the above findings, the present inventors conducted further extensive research and found that the degreasing treatment was performed at 300°C, and when the rate of change in mass reduction of the precursor solution became 0.05% or less over 30 minutes, the degreasing was performed. When the treatment was terminated and the temperature was raised from that state to 700° C. at a temperature elevation rate of 10° C./min to perform the crystallization treatment, the reduction rate defined by the above formula (1) of the obtained precursor solution was , 5.0% or more and 6.5% or less, the effect of the present invention can be exhibited even better.
In this embodiment, the reduction rate of the precursor solution defined by the above formula (1) is 5.0-5. The range was 6.5%, and the defective products resulted in being outside the range.
FIG. 15 is a graph showing the relationship between the reduction rate of the precursor solution defined by the formula (1) and the displacement of the diaphragm for the non-defective and defective products. In FIG. 15, the amount of displacement is expressed relatively, with a reference value of 1.00 for the desired displacement. There were a total of 4 precursor solutions, 3 of which made good and 1 bad. For the four precursor solutions. Each displacement amount was examined by repeating three times. As a result, as shown in FIG. 15, a non-defective product was formed when the reduction rate defined by the above formula (1) of the precursor solution was 5.0% or more and 6.5% or less, and those outside this range were formed. The solution became a defective product (displacement amount relative value = 0.94 or less). Also, a good correlation was confirmed between the rate of decrease and the amount of displacement. This result agrees with the tendency of the amount of Pb remaining in the PZT film between the non-defective product and the defective product, and it was found that the ease with which lead escapes affects the displacement characteristics. By defining the rate of decrease during the process in the precursor solution as described above, the displacement characteristics of the actuator can be controlled more accurately.
