Claims (4)
- 第1の層と、第3の層と、前記第1の層と前記第3の層との間に設けられた第2の層と、を有し、
前記第1の層は、チャネル形成領域に金属酸化物を有する第1のトランジスタ、第1の絶縁層、および第2の絶縁層を有し、
前記第1のトランジスタは、前記第1の絶縁層と、前記第2の絶縁層との間に設けられ、
前記第1のトランジスタは、前記金属酸化物と接する第1の導電層を有し、
前記第2の層はフォトダイオードを有し、
前記第1の導電層と、前記フォトダイオードのカソードまたはアノードの一方とは、前記第1の絶縁層、前記第1の導電層および前記第2の絶縁層を貫通する第1の導電体を介して電気的に接続され、
前記第3の層は、カラーフィルタおよびマイクロレンズアレイを有し、
前記第1の層と前記第2の層を貫通する第2の導電体は、前記マイクロレンズアレイと重なる領域を有さず、
前記第2の導電体は、前記カラーフィルタと同一面上に設けられた第2の導電層と接する領域を有することを特徴とする撮像装置。 - 請求項1において、
前記フォトダイオードは、単結晶シリコン基板に設けられていることを特徴とする撮像装置。 - 請求項2において、
第4の層を有し、
前記第4の層は、チャネル形成領域にシリコンを有する第2のトランジスタと、第3の絶縁層と、第4の絶縁層と、を有し、
前記第1のトランジスタおよび前記第2のトランジスタは、互いにゲートの上面が向かい合うように配置され、
前記第3の絶縁層に埋没する領域を有するように第3の導電層が設けられ、
前記第2のトランジスタのソース、ドレインまたはゲートと、前記第3の導電層とは前記第4の絶縁層を貫通する第3の導電体を介して電気的に接続され、
前記第2の導電層と、前記第3の導電層とは、前記第1の絶縁層乃至前記第3の絶縁層および前記単結晶シリコン基板を貫通する前記第2の導電体を介して電気的に接続されていることを特徴とする撮像装置。 - 請求項1乃至3のいずれか一項において、
断面視において、前記第1の導電層は、前記金属酸化物の端部と一致した端部を有し、
前記第1の導電層と、前記フォトダイオードのカソードまたはアノードの一方とは、前記第1の絶縁層、前記第1の導電層、前記金属酸化物および前記第2の絶縁層を貫通する前記第1の導電体を介して電気的に接続されていることを特徴とする撮像装置。
