Claims (7)
- 支持部材と、
前記支持部材の上に配置され、第1導電型半導体層と、前記第1導電型半導体層の下に配置される第2導電型半導体層と、前記第1導電型半導体層と前記第2導電型半導体層との間に配置される活性層とを含み、前記第2導電型半導体層と前記活性層を貫通して前記第1導電型半導体層の一部領域を露出させる複数のリセスを含む発光構造物と、
前記支持部材と前記発光構造物との間に配置され、前記第2導電型半導体層と電気的に連結される第1電極と、
前記第1電極の下に配置され、前記リセスによって露出した前記一部領域を通じて前記第1導電型半導体層と電気的に連結される第2電極と、
を含み、
前記第1導電型半導体層は、前記活性層の上に配置され、上面に光抽出パターンを有する第1導電型AlGaN系の第1半導体層と、前記活性層と前記第1導電型AlGaN系の第1半導体層との間に配置されるエッチング遮断層と、前記活性層と前記エッチング遮断層との間に配置される電流広がり層と、前記活性層と前記電流広がり層との間に配置される第1導電型AlGaN系の第2半導体層と、を含み、
前記第2電極は、前記支持部材と、前記支持部材上に配置される拡散防止層と、前記支持部材と前記拡散防止層との間に配置されるボンディング層と、を含み、
前記電流広がり層は、
前記エッチング遮断層とアンドープAlN層との間に配置される第1導電型AlGaN系の第4半導体層と、
前記第1導電型AlGaN系の第4半導体層と第1導電型AlGaN系の第5半導体層との間に配置される前記アンドープAlN層と、
前記アンドープAlN層とアンドープAlGaN系の半導体層との間に配置される前記
第1導電型AlGaN系の第5半導体層と
前記アンドープAlGaN系の半導体層と、を含み、
前記アンドープAlN層のバンドギャップエネルギーは、前記第1導電型AlGaN系の第4半導体層、前記第1導電型AlGaN系の第5半導体層、及び前記アンドープAlGaN系の半導体層のバンドギャップエネルギーより大きく、
前記第1導電型AlGaN系の第2半導体層と接触する前記拡散防止層の接触部と、前記電流広がり層との間の間隔は800nm〜1200nmである紫外線発光素子。 - 前記エッチング遮断層は、AlN層と第1導電型AlGaN系の第3半導体層が5ペア以上交互配置される、請求項1に記載の紫外線発光素子。
- 前記アンドープAlN層の厚さは、0.5nmないし1.5nmである、請求項1に記載の紫外線発光素子。
- 前記第1電極は、前記第2導電型半導体層の下に配置される接触層と、前記接触層の下に配置される反射層と、前記反射層の下に配置されるキャッピング層と、前記発光構造物より外側に位置する前記キャッピング層の上に配置されるパッドと、を含む、請求項3に記載の紫外線発光素子。
- 前記第1導電型AlGaN系の第3半導体層は、AlaGa1−aN(0.4≦a≦0.8)である、請求項2に記載の紫外線発光素子。
- 前記第1導電型AlGaN系の第5半導体層は、AlbGa1−bN(0.25≦b≦0.35)であり、
前記第1導電型AlGaN系の第5半導体層のAl組成は、前記アンドープAlN層から前記アンドープAlGaN系の半導体層に向かうほどAl組成が低くなる、請求項5に記載の紫外線発光素子。 - 前記電流広がり層において、前記第1導電型AlGaN系の第4半導体層、前記アンドープAlN層、前記第1導電型AlGaN系の第5半導体層、及び前記アンドープAlGaN系の半導体層が2ペア〜4ペア交互する、請求項1から4のいずれかに記載の紫外線発光素子。
