Description
The present invention relates to a laser processing apparatus.
A laser processing device that irradiates a laser beam is used for processing various plate-shaped objects such as optical device wafers such as semiconductor wafers and sapphires, resin package substrates and glass substrates. In semiconductor wafers, in order to suppress peeling of the Low-k film (low dielectric constant insulator film) that forms the surface device when dividing into chips, the Low-k film is preliminarily divided by ablation processing, and then separated. A processing method for dividing with a cutting blade or the like is known (see, for example, Patent Document 1).
Further, there is also known a processing method in which a laser beam having a wavelength that is transparent to a wafer is irradiated at a condensing point inside the wafer to form a modified layer that serves as a fracture starting point inside the wafer and fracture. For example, see Patent Document 2).
In the processing methods of Patent Document 1 and
However, when the laser processing apparatus described in Patent Document 3 or the like is used in a factory where the floor itself to be installed, that is, the floor itself is likely to vibrate, the entire apparatus vibrates and the distance between the laser beam irradiation unit and the chuck table becomes large. It may change and the position of the focusing point may fluctuate. However, since the laser machining apparatus described in Patent Document 3 only measures the height of the wafer, the cause of the misalignment of the condensing point is the shaking peculiar to the machining feed unit (when machining and feeding the chuck table). It was difficult to identify the cause, whether it was the shaking in the pitching direction or the yawing direction) or the vibration of the floor itself.
The present invention has been made in view of such a problem, and an object of the present invention is to provide a laser processing apparatus capable of identifying the cause of misalignment of a condensing point.
In order to solve the above-mentioned problems and achieve the object, the laser processing apparatus of the present invention has a chuck table that holds a wafer on a holding surface and a wafer that holds a laser beam focused by a condensing lens on the chuck table. A laser processing device including a laser beam irradiation unit for irradiating, a processing feed unit for processing and feeding the chuck table in a direction parallel to the holding surface, and a shaking detection unit for detecting shaking peculiar to the device. The detection unit is fixed to a condenser containing the condenser lens at a position before and after the condenser lens in the processing feed direction, and is held on the holding surface of the chuck table or on the chuck table. A pair of measuring instruments for measuring height, height information measured by the pair of measuring instruments while processing and feeding the chuck table in the X direction, and the holding surface of the measuring instrument when the height is measured. The shaking information recording unit that obtains the difference in height measured by the pair of measuring instruments at the same X coordinate from the X coordinate information in the above and records it as the shaking information of the laser processing device, and the laser processing device are outside. A unique information recording unit that records the shaking information including the individuality of the processing feed unit, which is obtained without target vibration, as the unique shaking information unique to the laser processing device, and the shaking measured at the production site where the wafer is processed. It is characterized by including a shaking determining unit for determining whether or not the difference between the information and the unique shaking information of the unique information recording unit exceeds an allowable range.
In the laser processing apparatus, the laser beam irradiation unit may irradiate the wafer with a laser beam having a wavelength that is transparent to the wafer by positioning a condensing point inside the wafer.
In the laser processing apparatus, the measuring instrument may be a laser displacement meter.
The laser processing apparatus of the present invention has an effect that it is possible to identify the cause of the displacement of the focusing point.

The laser processing apparatus 1 according to the first embodiment is an apparatus for laser processing the
In the
The laser processing apparatus 1 shown in FIG. 1 irradiates a laser beam 220 (shown in FIG. 2) having a wavelength transparent to the
As shown in FIG. 1, the laser processing apparatus 1 processes the chuck table 10 that holds the
The chuck table 10 holds the
The

To be equipped. The X-direction position detection unit and the Y-direction position detection unit are a linear scale installed in parallel with the X direction or the Y direction, and a linear installed on a moving base for moving the chuck table 10 in the X direction or the Y direction. It can be configured with a read head that reads the scale. The X-direction position detection unit and the Y-direction position detection unit output the X-direction or Y-direction position of the chuck table 10 to the
As shown in FIG. 2, the laser
The laser
The
The focusing point
The
The shaking
The measuring
The
Each of the
As shown in FIG. 1, the
The unique
The shaking
Further, since the intrinsic shaking
The shaking
The shaking
Further, the laser processing apparatus 1 includes a
Next, the machining operation of the laser machining apparatus 1 according to the first embodiment will be described. In the machining operation, when the operator registers the machining content information in the
In the machining operation, the

In the first embodiment, as shown in FIG. 8, the unique
In the unique information recording step ST1, the unique
As shown in FIG. 10, the unique

In the first embodiment, as shown in FIG. 12, the shaking

前述したレーザー加工装置1の制御ユニット100は、CPU(central processing unit)のようなマイクロプロセッサを有する演算処理装置と、ROM(read only memory)又はRAM(random access memory)のようなメモリを有する記憶装置と、入出力インターフェース装置とを有する。

As described above, the laser processing apparatus 1 according to the first embodiment is provided with a pair of measuring instruments 61-1 and 61-2 at positions in front of and behind the
The laser machining apparatus 1 acquires the
Further, the laser machining apparatus 1 easily determines whether or not the
Further, when the laser processing apparatus 1 determines that the
Further, in the laser processing apparatus 1, since the laser
Further, since the measuring instruments 61-1 and 61-2 are laser displacement meters, the laser machining apparatus 1 can easily obtain the height of the holding
Further, since the laser machining apparatus 1 moves the chuck table 10 at the machining feed rate for laser machining the

Similar to the laser processing apparatus according to the first embodiment, the method for identifying the cause of the misalignment of the condensing point of the laser processing apparatus records the shaking information and the natural shaking information and calculates the difference. It has the effect of being able to identify whether the cause of the misalignment is the shaking peculiar to the device or the vibration at the production site.
