検査装置100は、ストライプ毎に光学画像を取得する。すなわち、図5で光学画像を取得する際には、各ストライプ201,202,203,204,・・・を連続的に走査するように、検査装置100はXYテーブル3の動作を制御する。具体的には、XYテーブル3が図5の−X方向に移動しながら、撮像部7がマスク1の光学画像を取得する。このとき、マスク1への照射光は、図2の2次光源(瞳面64)から得られる光であり、光量ムラの無い略均一な光量を有する光である。そして、図1のセンサ105に、図5に示されるような走査幅Wの画像が連続的に入力される。すなわち、第1のストライプ201における画像を取得した後、第2のストライプ202における画像を取得する。この場合、XYテーブル3が−Y方向にステップ移動した後、第1のストライプ201における画像の取得時の方向(−X方向)とは逆方向(X方向)に移動しながら光学画像を取得して、走査幅Wの画像がセンサ105に連続的に入力される。第3のストライプ203における画像を取得する場合には、XYテーブル3が−Y方向にステップ移動した後、第2のストライプ202における画像を取得する方向(X方向)とは逆方向、すなわち、第1のストライプ201における画像を取得した方向(−X方向)に、XYテーブル3が移動する。尚、図5の矢印は、光学画像が取得される方向と順序を示しており、斜線部分は、光学画像の取得が済んだ領域を表している。
