Description
The present invention relates to a probe that is brought into contact with an electrode pad of an inspection target such as an electronic component or a semiconductor device.
In order to inspect the electrical characteristics of the semiconductor wafer as the inspection object, first, a metal probe is brought into contact with the electrode pad of the semiconductor wafer. At this time, if an oxide film is formed on the surface of the electrode pad of the semiconductor wafer, accurate inspection results cannot be obtained. Therefore, a probe card has been proposed in which the oxide film is peeled off by rubbing the surface of the electrode pad with the probe itself while the probe is in contact with the electrode pad of the semiconductor wafer (see, for example, Patent Document 1).
However, when the oxide film is peeled off from the surface of the electrode pad with the probe, the peeled oxide film adheres to the tip of the probe, and the attached oxide deteriorates the probe.
It is an object of the present invention to provide a probe that can perform a highly accurate inspection for a long period of time even if the probe itself removes the oxide film from the surface of the electrode pad.
The probe according to the present invention is a probe that is coupled to a probe card that supplies and acquires an electrical signal for inspection through an electrode pad of an inspection target, and is a probe protruding from the surface of the probe card. A contact pin having a first contact end portion for contacting with an electric pad, and an elastically deformable scratch pin having a second contact end portion formed to branch from the contact pin and contacting the electric pad. , And the distance from the second contact end to the surface of the probe card is greater than the distance from the first contact end to the surface of the probe card.
According to the probe of the present invention, the second contact end portion is connected to the electrode before the first contact end portion which is brought into contact with the electrode pad of the inspection object in order to supply or acquire the inspection electric signal. The oxide film attached to the surface of the electrode pad by contacting the pad is removed. Therefore, the first contact end portion does not deteriorate due to the adhesion of the oxide, and therefore, even if the probe itself removes the oxide film from the surface of the electrode pad, a highly accurate inspection can be performed for a long time. It will be possible.
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.
FIG. 1 is a diagram showing a schematic configuration of the
The
The
The
The
FIG. 2 is an external view showing an example of the
The
The
As shown in FIG. 2, the distance L1 between the coupling surface of the
Next, a procedure of probe contact processing performed in the
First, the
Here, the
As a result, the
After that, the
As a result, the contact end portion f1 of the
At this time, since the oxide film attached to the surface of the electrode pad Pd is peeled off by the contact end portion f2 of the
The
FIG. 4 is an external view showing another example of the
The
Further, in the
Also in the
Therefore, also in the
Further, if the configuration shown in FIGS. 4 and 5 is adopted, when the contact end portion f1 of the
In the above embodiment, the width of the contact end f2 of the scratch pin (302, 302 R , 302 L ) is preferably larger than the width of the contact end f1 of the
FIG. 6 is a diagram showing a cross section of the contact end f2 of the
As a result, at the contact end portion f2 of the
In the
Further, in the
FIG. 8 is an external view showing a modified example of the
According to the configurations shown in FIGS. 8 and 9, when the scratch pins (302, 302 R , 302 L ) are worn, the contact pins 301 may be left as they are and only the scratch pins may be replaced with new ones. It is possible to reduce the operating cost on the user side.
