以上説明したように、本実施形態によれば、TAIKO研削技術において、第2研削砥石82を使って仕上げ研削するとき、斜め加工送りされる第2研削砥石82により、環状凸部25の内周エッジ部30が除去される。第1研削砥石81を使って粗研削したとき、環状凸部25の内周エッジ部30に欠けが発生する可能性が高い。一方、例えば、内周面27と底面26との境界、又は端面28においては、欠けが発生する可能性は低い。本実施形態においては、仕上げ研削において、第2研削砥石82を斜め加工送りすることにより、欠けが発生する可能性が高い内周エッジ部30のみを除去することができる。第2研削砥石82と環状凸部25との接触時間又は接触圧力を最小限に抑制しつつ内周エッジ部30が除去されるため、第2研削砥石82の消耗が抑制された状態で、欠けを除去することができる。第2研削砥石82の消耗が抑制されるため、第2研削砥石82の角部8Kが尖っている状態が長期間維持される。第2研削砥石82の角部8Kが丸みを帯びずに尖っている状態が長期間維持されるため、内周エッジ部30を第2研削砥石82で除去した後、第2研削砥石82をウェーハ2と接触させないように空切り状態で移動させ、その後、第2研削砥石82で円形凹部24の底面26を研削するとき、底面26は、第2研削砥石82によって、内周面27との境界付近まで十分に研削される。これにより、第2厚みT2に薄化されるデバイス領域DAが狭くなることが抑制される。第2研削砥石82の角部8Kが丸みを帯びると、図10に示したような、第2研削砥石82によって第2厚みT2に薄化されない部分DLが大きくなってしまう。本実施形態においては、第2研削砥石82の消耗が抑制され、角部8Kが尖っている状態が長期間維持されるため、部分DLを小さくすることができる。部分DLを小さくすることができ、第2厚みT2に薄化されるデバイス領域DAを大きくすることができるため、デバイスチップの取り個数は十分に確保される。

該保持ステップの後、該デバイス領域に対応するウェーハの裏面を第1の研削砥石で研削し、ウェーハの裏面に円形凹部を形成するとともに該円形凹部を囲繞する環状凸部を形成する第1研削ステップと、
