Description
The present invention relates to, for example, an alloy material, which is made of the alloy material and is used for a contact state test or an operation characteristic test of a test object such as a semiconductor integrated circuit or a liquid crystal panel, and for connecting electrical contacts. The connection terminals to be connected.
2. Description of the Related Art Conventionally, when conducting a continuity test or an operation characteristic test of a test object such as a semiconductor integrated circuit or a liquid crystal panel (liquid crystal display device), a signal processing device having a circuit board that outputs a test signal is used between the test object and a signal processing device. A conductive contact probe is used to establish an electrical connection. In order to perform an accurate conduction state inspection and an operation characteristic inspection, it is required to surely input and output an inspection signal via a contact probe.
The contact probe is used by repeatedly contacting an object to be inspected such as a semiconductor integrated circuit or a liquid crystal panel. Oxidation of the contact probe by repeated use affects test results. For this reason, materials used for contact probes are required to have high conductivity, corrosion resistance, and good oxidation resistance. Further, in order to suppress the wear of the contact probe itself even when the contact probe is brought into contact with the inspection object by repeated inspection, it is important to have a high hardness characteristic which is hard to be worn.
2. Description of the Related Art Conventionally, alloys containing silver (Ag), palladium (Pd), and copper (Cu) as main components are known as high-hardness materials that are not easily worn. However, as the density of semiconductor integrated circuits, liquid crystal display devices, and the like increases, contact probes used in inspections also tend to be required to have fine shapes. For this reason, the influence of the contact probe surface during conduction becomes more remarkable, and the above alloys have insufficient oxidation resistance, and the resistance value may be increased by repeated contact in some cases.
In order to stabilize the contact resistance, for example, a technique has been proposed in which a tip of a contact probe pin is coated with a carbon film, or a surface is modified by injecting carbon ions. 2).
However, in the techniques described in

Hereinafter, embodiments for carrying out the present invention will be described in detail with reference to the drawings. The present invention is not limited by the following embodiments. Further, the drawings referred to in the following description merely schematically show shapes, sizes, and positional relationships to the extent that the contents of the present invention can be understood. That is, the present invention is not limited only to the shapes, sizes, and positional relationships illustrated in each drawing.
An alloy material according to an embodiment of the present invention will be described. The alloy material according to the present embodiment includes a ternary alloy of silver (Ag) -palladium (Pd) -copper (Cu). The ternary alloy of Ag-Pd-Cu according to the present embodiment includes 20 wt% Ag-40 wt% Pd-40 wt% Cu, 30 wt% Ag-35 wt% Pd-35 wt% Cu, 20 wt% Ag-55 wt% Pd-25 wt. % Cu, 30 wt% Ag-50 wt% Pd-20 wt% Cu. In other words, the ternary alloy of Ag-Pd-Cu according to the present embodiment is an alloy in which Ag is 20 to 30 wt%, Pd is 35 to 55 wt%, and Cu is 20 to 40 wt%. When the alloy composition has such a weight ratio, spinodal decomposition that causes two phases of α2 (Ag) and β of PdCu to appear in a silver-rich phase is caused by aging treatment, and other appearing phases are mixed as much as possible. It is also preferable to prevent this. For these reasons, it is necessary to limit the composition range of the Ag-Pd-Cu ternary alloy in order to satisfy the improvement in hardness by the appearance of two phases.
An Ag-Pd-Cu alloy forms a phase of a face-centered cubic (FCC) by melting Ag, Pd, and Cu with each other in a high temperature range. Here, Ag and Pd have the property of melting with each other in both a high temperature region and a low temperature region. Further, Pd and Cu are involved in hardening by melting in a high temperature range and forming a β phase which is a compound phase in a low temperature range. In this case, Vickers hardness is about 250 at most. Ag and Cu have the property of separating into copper-rich phases α1 (Cu) and α2 (Ag). In the specific composition range of the ternary alloy, sufficient hardness is often not obtained due to appearance of various phases.
For example, in the composition of 25 wt% Ag-30 wt% Pd-45 wt% Cu, two-phase α1 (Cu) and α2 (Ag) appear after aging treatment. Further, in the composition of 25 wt% Ag-60 wt% Pd-15 wt% Cu, three phases of α2 (Ag) and α2 (Pd) and β of a palladium-rich phase appear. These appearance phases affect Vickers hardness. In particular, when the appearance amount of α1 (Cu) or α2 (Pd) increases, it is difficult to improve the Vickers hardness after aging treatment.
Here, in some composition regions where the weight ratio of Pd is low and the weight ratio of Cu is high, α1 (Cu) appears but has a small amount, so that it hardly affects the hardness. In order to obtain the maximum improvement of Vickers hardness, 22 wt% Ag-43 wt% Pd-35 wt% Cu, 28 wt% in the composition region of the ternary alloy of Ag-Pd-Cu of the alloy material according to the present embodiment. % Ag-40 wt% Pd-32 wt% Cu, 22 wt% Ag-50 wt% Pd-28 wt% Cu, and 28 wt% Ag-47 wt% Pd-25 wt% Cu.
Further, in the alloy material according to the present embodiment, one of gold (Au) and platinum (Pt) or a combination thereof is used for 5 to 5 based on the composition in the composition range of the above-described ternary alloy of Ag-Pd-Cu. It is added in a range of 25 wt%. Thereby, oxidation resistance can be improved without lowering the Vickers hardness after the aging treatment.
Further, tin (Sn) is added to the alloy material having the above-described composition in a range of 0.5 to 2.5 wt%, and one of cobalt (Co), chromium (Cr), and zinc (Zn) or These combinations are added in the range of 0.1 to 1.0 wt%. Thereby, the Vickers hardness after the aging treatment can be increased to 480 to 560.
The Vickers hardness is 480 to 560 by further adding one or a combination of iridium (Ir) and ruthenium (Ru) to the alloy material having the above-described composition in an amount of 0.01 to 0.1 wt%. Thus, an alloy material having good rollability can be obtained.
According to the above-described embodiment, in the composition region of the ternary alloy of Ag, Pd, and Cu, the composition occupies 20 to 30 wt% of Ag, 35 to 55 wt% of Pd, and 20 to 40 wt% of Cu. As a basis, one of Au and Pt or a combination thereof is added in a range of 5 to 25 wt%, Sn is added in a range of 0.5 to 2.5 wt%, and one of Co, Cr and Zn or one of these is added. The combination is added in the range of 0.1 to 1.0 wt%, and one of Ir and Ru or a combination thereof is added in the range of 0.01 to 0.1 wt%, so that the combination is excellent in conductivity and oxidation resistance. In addition, it is possible to obtain an alloy material having high hardness and excellent rollability and machinability for contact probes.
Further, according to the present embodiment, in a ternary alloy of Ag-Pd-Cu based on Ag, Pd, and Cu, Vickers hardness and conductivity of the ternary alloy as a contact probe for a semiconductor inspection device are determined. Could be found to secure additional metal.
The ternary alloy of Ag-Pd-Cu has a difference in age hardening due to a difference in phase transformation in the composition region. However, according to the alloy material according to the present embodiment, Ag is 20 to 30 wt% in the composition region, The composition balance occupying the range of 35 to 55 wt% of Pd and 20 to 40 wt% of Cu has the maximum hardening effect in the composition.
Here, Pd and Cu generate a compound phase and are hardened, but the maximum Vickers hardness is limited to about 250 at the maximum. On the other hand, when Ag is contained in an appropriate amount, it becomes possible to separate α2 (Ag) and β phase as finely as possible by age hardening. As a result, Vickers hardness can be increased.
Further, according to the present embodiment, based on a ternary alloy of Ag-Pd-Cu having a weight ratio of 20 to 30 wt% of Ag, 35 to 55 wt% of Pd, and 20 to 40 wt% of Cu, One of Au and Pt or a combination thereof is added in a range of 5 to 25 wt%, Sn is added in a range of 0.5 to 2.5 wt%, and one of Co, Cr and Zn or a combination thereof is added in an amount of 0.1 to 0.2 wt%. By adding in the range of 1 to 1.0 wt% and adding one or a combination of Ir and Ru in an amount of 0.01 to 0.1 wt%, the Vickers hardness of the aged material after aging becomes 480 to 560. Therefore, the wear resistance is improved as an alloy material, and the alloy material is suitable as a material for a semiconductor inspection device.
According to the present embodiment, Ag and Cu tend to decrease the specific resistance, and Pd tends to increase the specific resistance. That is, the alloy material according to the present embodiment achieves a composition balance having conductivity while securing high hardness characteristics.
The proportions relating to the alloy material of the present embodiment are as follows: satisfying high hardness, 20 wt% Ag-40 wt% Pd-40 wt% Cu, 30 wt% Ag-35 wt% Pd-35 wt% Cu, 20 wt% Ag-55 wt% Based on a ternary alloy of Ag-Pd-Cu in a region of Pd-25wt% Cu, 30wt% Ag-50wt% Pd-20wt% Cu, one or a combination of Au and Pt is 5 to 25wt%. Addition, Sn is added in a range of 0.5 to 2.5 wt%, one of Co, Cr and Zn or a combination thereof is added in a range of 0.1 to 1.0 wt%, and Ir and Ru are added in a range of 0.1 to 1.0 wt%. By adding 0.01 to 0.1 wt% of one or a combination thereof, the aging-treated Vickers hardness reaches 480 to 560. Even if it is added to the composition outside the region of the ternary alloy of Ag-Pd-Cu, it is difficult to improve the hardness.
In the alloy material according to the present embodiment, one of Au and Pt or a combination thereof can be added in a range of 5 to 25 wt%. These additional metals are useful for improving oxidation resistance. When the addition amount of one of Au and Pt or a combination thereof is less than 5 wt%, the improvement in oxidation resistance is small. On the other hand, if it exceeds 25% by weight, the hardness decreases. Therefore, the range of 5 to 25 wt% is an appropriate amount.
The alloy material according to the present embodiment can further contain Sn in a range of 0.5 to 2.5 wt%. When the amount of Sn added is less than 0.5 wt%, the improvement in hardness is small. On the other hand, when the amount of Sn exceeds 2.5 wt%, the rollability deteriorates. Therefore, it is preferable that Sn is added in the range of 0.5 to 2.5 wt%.
The alloy material according to the present embodiment may further include one of Co, Cr, and Zn or a combination thereof in a range of 0.1 to 1.0 wt%. These added metals are useful for machinability. When the addition amount of one of Co, Cr and Zn or a combination thereof is less than 0.1 wt%, the improvement of the machinability is small. On the other hand, if it exceeds 1.0 wt%, the rollability deteriorates. Therefore, an appropriate amount is in the range of 0.1 to 1.0 wt%.
In the alloy material according to the present embodiment, one of Ir and Ru or a combination thereof can be further added in an amount of 0.01 to 0.1 wt%. These added metals are useful for workability, and fine cracks on the alloy surface during rolling are reduced as compared with those not added, thereby improving workability. The effect of the addition amount of one of Ir and Ru or a combination thereof exceeds 0.1 wt%, so that the effect is not changed. Therefore, an appropriate amount is 0.01 to 0.1 wt%. This is because Ir and Ru have an effect of making crystal grains fine, and if the crystal grains are small, grain boundary cracks are less likely to occur during rolling.
The Vickers hardness exerts age hardening by subjecting a cast product to a solution treatment and heating.
Next, a case where the alloy material according to the present embodiment is used as a contact probe will be described. FIG. 1 is a perspective view showing a schematic configuration of a socket (contact probe) according to one use mode of the alloy material according to the embodiment of the present invention. A socket 1 shown in FIG. 1 is a device used when performing an electrical characteristic test of a semiconductor integrated

At least one of the
The

Specifically, when the initial resistance before the test was 50 mΩ, it was evaluated as で あ れ ば when the initial resistance was less than 150 mΩ.
Examples 1 to 13 are based on a ternary alloy of Ag-Pd-Cu having a weight ratio of 20 to 30 wt% Ag, 35 to 55 wt% Pd, and 20 to 40 wt% Cu, based on Au and Pt. Is added in the range of 5 to 25 wt%, Sn is added in the range of 0.5 to 2.5 wt%, and one or a combination of Co, Cr and Zn is added in the range of 0.1 to 1 wt%. It is a composition in which one or more of Ir and Ru or a combination thereof is added in an amount of 0.01 to 0.1 wt% in a range of 0.0 wt%. Table 1 shows the composition after addition.

Comparative Examples 2 to 5 are compositions in which Au and Pt are out of the composition range according to the present embodiment. Comparative Example 6 is a composition deviating from the present embodiment in which Co, Cr and Zn are not added. Comparative Examples 7 to 10 are compositions in which Sn, Co, Cr, and Zn are out of the composition range according to the present embodiment.
Hereinafter, the measurement results of Examples 1 to 13 and Comparative Examples 1 to 10 will be described. In Examples 1 to 13, the Vickers hardness after the aging treatment was in the range of 480 to 560, and the workability and durability were good. According to this result, compared to Comparative Example 1 in which Au, Pt, Sn, Co, Cr, Zn, Ir, and Ru were not added, the addition of Au, Pt, Sn, Co, Cr, Zn, Ir, and Ru showed Vickers hardness. It was confirmed that it was involved in the improvement of the quality.
On the other hand, Comparative Examples 2 to 3 are compositions in which the amounts of Au and Pt added are smaller than those in the composition range according to the present embodiment, and the hardness is improved. The durability has deteriorated. FIG. 4 shows the results of an electron probe microanalyzer (EPMA) analysis of Example 10 and Comparative Example 2 after the contact test for one million times. In this embodiment, FIG. 4 shows an oxygen distribution concentration in which the oxygen concentration decreases as the color approaches blue, and the oxygen concentration increases as the color approaches red. Further, the EPMA analysis result shown in FIG. 4 shows a distribution diagram of the surface layer of the alloy material according to Example 10 and Comparative Example 2. In Example 10, the degree of oxidation was smaller than that of Comparative Example 2, and it was confirmed that the addition of Au and Pt contributed to the improvement of oxidation resistance.
Comparative Examples 4 and 5 are compositions in which Au and Pt were added in excess of the composition range according to the present embodiment, and the durability was deteriorated as compared with Examples 1 to 13. It is considered that the hardness was small and the amount of wear increased.
Comparative Example 6 is a composition in which Co, Cr and Zn were not added to the composition according to the present embodiment, and the hardness was improved, while Example 1 in which Co, Cr and Zn were added. The cutting workability was deteriorated as compared with No.-13. It was confirmed that the addition of Co, Cr, and Zn contributed to the improvement of the machinability.
Comparative Examples 7 to 10 are compositions in which Sn, Co, Cr, and Zn were added in excess of the composition range according to the present embodiment, and the hardness was improved. The rollability deteriorated.
