Description
The present invention relates to a semiconductor device and a method of manufacturing the same.
Conventionally, wire bonding using metal thin wires such as gold wires has been widely applied to connect a semiconductor chip and a substrate, but in order to meet the requirements for high performance, high integration, high speed, etc., for semiconductor devices, 2. Description of the Related Art A flip chip connection method (FC connection method) in which conductive protrusions called bumps are formed on a semiconductor chip or a substrate to directly connect the semiconductor chip and the substrate is spreading.
As a flip chip connection method, a method of metal bonding using solder, tin, gold, silver, copper etc., a method of metal bonding by applying ultrasonic vibration, a method of maintaining mechanical contact by the contraction force of resin, etc. However, in view of the reliability of the connection, a method of metal bonding using solder, tin, gold, silver, copper or the like is generally used.
例えば、半導体チップと基板間の接続においては、BGA(Ball Grid Array)、CSP(Chip Size Package)等に盛んに用いられているCOB(Chip On Board)型の接続方式もフリップチップ接続方式である。 For example, in connection between a semiconductor chip and a substrate, a COB (Chip On Board) connection method actively used for BGA (Ball Grid Array), CSP (Chip Size Package), etc. is also a flip chip connection method. . Further, the flip chip connection method is widely used also for a COC (Chip On Chip) type connection method in which bumps or wirings are formed on a semiconductor chip and connected between the semiconductor chips (for example, see Patent Document 1) ).
POP(Package On Package)、TSV(Through−Silicon Via)等も広く普及し始めている。 In packages where further downsizing, thinning, and functional enhancement are strongly required, chip stack type packages, POP (Package On Package), TSV (Through-Silicon Via), etc., in which the above-mentioned connection methods are stacked and multi-tiered, are also required. It has begun to spread widely. Because the package can be made smaller by arranging three-dimensionally instead of planar, these technologies are widely used, and are also effective for improving the performance and noise of semiconductors, reducing the mounting area, and saving power, and the semiconductor of the next generation It attracts attention as wiring technology.
From the viewpoint of productivity improvement, COW (Chip On Wafer) is used to produce semiconductor packages by pressing (connecting) semiconductor chips onto wafers, and bonding semiconductor wafers after pressing (connecting) wafers. Attention is also focused on WOW (Wafer On Wafer) for producing. Furthermore, from the same point of view, a gang bonding method in which a plurality of chips are aligned on a wafer or a map substrate and temporarily crimped, and then the plurality of chips are collectively crimped collectively to secure a connection is attracting attention. .
As a method of assembling the above-mentioned flip chip package, for example, the following method can be considered. First, a semiconductor chip supplied with a semiconductor adhesive from a diced wafer is picked up by a collet and supplied to a pressure bonding pressing member. Then, after aligning between the chip and the chip or between the chip and the substrate, they are temporarily crimped to each other. Then, the temperature of the pressure bonding pressing member is raised to reach the melting point or more of the connection between the chip and the chip or between the chip and the substrate to form a metallurgical bond in the connection, and the chip, the chip or the chip and the substrate are The main crimp of each other. Thus, one flip chip package is obtained. Thereafter, the pressing member for pressure bonding which has become high temperature at the time of main pressure bonding is cooled, and then the semiconductor chip is picked up again by the pressing member for pressure bonding. When the semiconductor adhesive is supplied to the semiconductor chip, the pressure bonding pressing member sucks the semiconductor chip by adsorbing the surface of the semiconductor chip opposite to the surface supplied with the semiconductor adhesive (the surface to be connected). Pick up.
In the cycle from pickup to full pressure bonding, since one pressure bonding pressure member is used, the temperature of the pressure bonding pressure member is raised to a high temperature at which the metal of the connection portion melts, or a semiconductor chip supplied with a semiconductor adhesive Needs to be lowered to a low temperature that can be picked up. However, since it takes time to change the temperature of the pressure bonding pressing member, and the manufacturing time of the semiconductor device becomes long, the productivity tends to be reduced.
In the flip chip connection method of securing the connection by heating above the melting point of the metal of the connection portion, the pressing member for pressure bonding after main pressure bonding has a high temperature (for example, 240 ° C. or higher if the metal of the connection portion is solder) It has become. Here, if the semiconductor chip is picked up from the collet without cooling the pressure bonding pressing member, the heat of the pressure bonding pressing member is transferred to the collet to raise the temperature of the collet itself. It is easy to fall. Further, in the semiconductor chip supplied with the adhesive for semiconductor, the heat of the pressure bonding member is transferred to the collet, and the temperature of the adhesive for semiconductor is increased by the heat of the collet. Thereby, when the viscosity of the adhesive for semiconductors is expressed, the adhesive for semiconductors easily adheres to the collet, and the productivity is easily reduced. Furthermore, when the temperature of the collet rises, when picking up the semiconductor chips separated from the dicing tape, heat is transmitted to the dicing tape via the collet, the pickup performance is reduced, and the productivity tends to be reduced.
The present invention has been made in view of the above circumstances, and has as its main object to enable higher productivity in the manufacture of a semiconductor device, including connecting the connection portions by metal bonding.

The step of temporarily pressing at a temperature lower than the melting point of the metal material forming the surface of the connecting portion and the step of performing the main pressure bonding at a temperature higher than the melting point of the metal material forming the surface of the connecting portion By using the pressing members, it is possible to shorten the time required for heating and cooling the respective pressure-bonding pressing members. Therefore, it is possible to manufacture the semiconductor device with high productivity in a short time as compared with pressure bonding with one pressure bonding pressing member. As a result, many highly reliable semiconductor devices can be manufactured in a short time.
In the above method, the temporary pressure bonding and the main pressure bonding are repeated to maintain a plurality of semiconductor devices while maintaining the state where the main pressure bonding pressing member is heated to a temperature higher than the melting point of the metal material forming the surface of the connection member. It can be manufactured continuously.
The adhesive layer may be a layer formed of a thermosetting resin having a molecular weight of 10000 or less and a thermosetting resin composition containing the curing agent.
The thermosetting resin composition preferably further contains a polymer component having a weight average molecular weight of 10000 or more. The weight average molecular weight of the polymer component is preferably 30,000 or more. The glass transition temperature of the polymer component is preferably 100 ° C. or less.
The adhesive layer may be a layer formed by a previously prepared adhesive film.
According to the present invention, higher productivity can be achieved with respect to the manufacture of a semiconductor device including connecting the connection portions by metal bonding.

<Method of Manufacturing Semiconductor Device>
FIG. 1 is a process diagram showing an example of a process of temporarily pressure-bonding a substrate to a semiconductor chip in the method of manufacturing a semiconductor device according to the present embodiment.
First, as shown in FIG. 1A, a
The
Subsequently, as shown in (b) of FIG. 1, the
When at least one of the
In the step of temporarily pressing the
The temperature of the temporary pressure bonding pressing member is preferably lower than the reaction initiation temperature of the adhesive layer. The reaction start temperature is the On-set temperature measured using DSC (PerkinElmer, DSC-Pyirs 1) at a sample amount of 10 mg,
From the above viewpoint, the temperature of the
The load for temporary pressure bonding is, for example, 0 per one pin (one bump) of the semiconductor chip from the viewpoint of eliminating voids between the semiconductor chips or between the semiconductor chip and the substrate to sufficiently contact the respective connection parts with each other. .009 to 0.2 N is preferable.
FIG. 2: is process drawing which shows an example of the process of the main crimping which electrically connects the connection part of a semiconductor chip, and the connection part of a board | substrate by metal joining.
As shown in (a) and (b) of FIG. 2, a laminate is prepared using a
When at least one of the
The temperature of the
The temperature of the
The temporary pressure bonding pressing member and the full pressure bonding pressing member may be respectively installed in two or more separate devices, or may be installed together in one device (two-head type device).
Although the embodiment of FIGS. 1 and 2 shows an example of the process of pressure bonding the semiconductor chip and the substrate, the method of manufacturing the semiconductor device may include the process of pressure bonding the semiconductor chips to each other. The semiconductor chips are pressed while heating at a temperature above the melting point of the bumps (in the case of using a solder for the connection, it is preferable to take 250 ° C. or more on the solder portion), and connect the semiconductor chips and also use an adhesive film The space between the semiconductor chips is sealed and filled. The connection load depends on the number of bumps, but is set in consideration of absorption of bump height variations and control of the amount of deformation of the bumps. The connection time is preferably as short as possible from the viewpoint of improving the productivity, and it is preferable to melt the solder, remove the oxide film and impurities on the surface, and form a metal bond in the connection portion.
The pressure bonding time for temporary pressure bonding and the connection time (pressure bonding time) for full pressure bonding are preferably in a short time from the viewpoint of improving productivity. The short connection time (pressure bonding time) means that the time for which the connection portion is heated to 230 ° C. or more (for example, the time of using the solder) during the formation of the connection (main pressure bonding) is 5 seconds or less. The connection time is preferably 4 seconds or less, more preferably 3 seconds or less. Moreover, the effect of the manufacturing method of this invention expresses more as each crimping | compression-bonding time is shorter than a cooling time.
A flip chip bonder, a pressure oven or the like can be used as a pressing device for temporary pressure bonding or full pressure bonding.
In temporary pressure bonding and full pressure bonding, a plurality of chips may be pressure bonded. For example, in gang bonding where a plurality of chips are crimped flatly, a plurality of semiconductor chips may be temporarily crimped one by one to a wafer or a map substrate, and then the plurality of chips may be crimped collectively.
In stack crimping, which is often found in TSV-structured packages, multiple chips are crimped three-dimensionally. Also in this case, a plurality of semiconductor chips may be stacked one by one and temporarily crimped, and then the plurality of chips may be crimped collectively.

A semiconductor device obtained by the method of manufacturing a semiconductor device according to the present embodiment will be described. The connection portion in the semiconductor device according to the present embodiment may be either metal bonding of the bump and the wiring or metal bonding of the bump and the bump.

In addition, these metals may be formed to have a stacked structure. Gold and solder are preferred from the viewpoint of connection reliability.

By stacking semiconductor devices (packages) as shown in FIG. 3 or FIG. 4, gold, silver, copper, solder (the main components are, for example, tin-silver, tin-lead, tin-bismuth, tin-copper, tin -Silver-copper), tin, nickel, etc. may be electrically connected. Copper and solder are preferable because they are inexpensive. For example, an adhesive layer may be flip-chip connected or laminated between semiconductor chips, as in TSV technology, to form holes penetrating the semiconductor chips, and be connected to electrodes on the pattern surface.

With such TSV technology, it is possible to obtain a signal also from the back surface of a semiconductor chip that is not normally used. Furthermore, since the through
In the method of bump formation with a high degree of freedom such as area bump chip technology, the semiconductor chip can be directly mounted on the motherboard without intervention of the interposer. The adhesive layer according to the present embodiment can also be applied to the case where such a semiconductor chip is directly mounted on a motherboard. In addition, when laminating | stacking two wiring circuit boards, the adhesive bond layer which concerns on this embodiment can be applied also when sealing the space | gap between board | substrates.
<Thermosetting resin composition>
The adhesive layer is preferably a layer formed of a thermosetting resin having a molecular weight of 10000 or less and a thermosetting resin composition containing the curing agent.
((A) thermosetting resin)
A thermosetting resin is a compound which can form a crosslinked structure by heating. The thermosetting resin has a molecular weight of 10000 or less. Since a component having a small molecular weight is decomposed at heating and causes voids, from the viewpoint of heat resistance, a thermosetting resin is preferably a compound which reacts with a curing agent to form a crosslinked structure. As a thermosetting resin, an acrylic resin and an epoxy resin are mentioned, for example.
(A1) Acrylic Resin The acrylic resin is not particularly limited as long as it is a compound having one or more (meth) acryloyl groups in the molecule. The acrylic resin includes, for example, a skeleton derived from a compound selected from bisphenol A, bisphenol F, naphthalene, phenol novolak, cresol novolak, phenol aralkyl, biphenyl, triphenylmethane, dicyclopentadiene, fluorene, adamantane and isocyanuric acid. (Meth) acrylates, as well as various polyfunctional (meth) acrylic compounds. Among them, from the viewpoint of heat resistance, a (meth) acrylate having a skeleton derived from a compound selected from bisphenol A, bisphenol F, naphthalene, fluorene, adamantane and isocyanuric acid is preferable. An acrylic resin can be used individually by 1 type or in combination of 2 or more types.
10-50 mass parts is preferable with respect to 100 mass parts of whole quantity of a thermosetting resin composition, and, as for content of an acrylic resin, 15-40 mass parts is more preferable. When the content of the acrylic resin is less than 10 parts by mass, there is a tendency that it is difficult to sufficiently control the flow of the resin even after curing because the amount of the curing component is small. When the content of the acrylic resin exceeds 50 parts by mass, the cured product tends to be too hard, and the warp of the package tends to be large.
The acrylic resin is preferably solid at room temperature (25 ° C.). Solids are less likely to generate voids than liquid, and the viscosity (tack) of the thermosetting resin composition before curing (B-stage) is small, and the handling property is excellent. The acrylic resin which is solid at room temperature (25 ° C.) includes, for example, (meth) acrylate having a skeleton derived from a compound selected from bisphenol A, fluorene, adamantane and isocyanuric acid.
The number of functional groups of (meth) acryloyl group in the acrylic resin is preferably 3 or less. If the number of functional groups is 4 or more, curing in a short time does not proceed sufficiently due to the large number of functional groups, and the curing reaction rate decreases (the curing network proceeds rapidly and unreacted groups remain). is there.

When the content of the epoxy resin is less than 10 parts by mass, there is a tendency that it is difficult to sufficiently control the flow of the resin even after curing because the amount of the curing component is small. When the content of the epoxy resin exceeds 50 parts by mass, the cured product tends to be too hard, and the warp of the package tends to be large.

The physical properties of the filler may be appropriately adjusted by surface treatment. The filler is preferably a surface-treated filler from the viewpoint of improving dispersibility and adhesion. Examples of the surface treatment agent include glycidyl type (epoxy type), amine type, phenyl type, phenylamino type, (meth) acrylic type and vinyl type compounds.
The surface treatment is preferably a silane treatment with a silane compound such as an epoxysilane type, an aminosilane type or an acrylic silane type, in view of the easiness of the surface treatment. As a surface treatment agent, a glycidyl type, a phenyl amino type, an acryl type, and a methacryl type compound are preferable from a viewpoint which is excellent in dispersibility, fluidity | liquidity, and adhesive force. Among them, phenyl, acrylic and methacrylic compounds are more preferable from the viewpoint of storage stability.

The particle size of the filler means the major axis diameter of the particles.
The resin filler can impart flexibility at a high temperature such as 260 ° C., as compared with the inorganic filler, and thus is suitable for improving the reflow resistance. In addition, since it is possible to impart flexibility, it is also effective in improving film formability.
The content of the filler is preferably 30 to 90% by mass, and more preferably 40 to 80% by mass, based on the entire solid content (components other than the solvent) of the thermosetting resin composition. If the content is less than 30% by mass, the heat dissipation property tends to be low, and the generation of voids and the moisture absorption rate tend to be large. If the content exceeds 90% by mass, the viscosity becomes high, the flowability of the thermosetting resin composition decreases, the filler bites into the connection portion (trapping) occurs, and the connection reliability tends to decrease. is there.
((E) flux agent)
The thermosetting resin composition according to the present embodiment may further contain a flux agent (i.e., a flux activator exhibiting a flux activity (activity for removing oxides and impurities)). Examples of the flux agent include nitrogen-containing compounds having non-covalent electron pairs such as imidazoles and amines, carboxylic acids, phenols and alcohols. The organic acid (carboxylic acid such as 2-methylglutaric acid etc.) strongly expresses flux activity compared to alcohol etc., and connectivity is improved.
As for content of a flux agent, 0.005-0.05 mass% is preferable on the basis of the whole solid (components other than a solvent) of a thermosetting resin composition.
The thermosetting resin composition according to the present embodiment may further contain an additive such as an ion trapper, an antioxidant, a silane coupling agent, a titanium coupling agent, or a leveling agent. 80% or more is preferable and 90% or more of a curing reaction rate when the thermosetting resin composition which concerns on this embodiment is hold | maintained at 200 degreeC for 5 seconds is more preferable. When the curing reaction rate at 200 ° C. (below the solder melting temperature) / 5 seconds is lower than 80%, the solder scatters and flows at the time of connection (above the solder melting temperature), and the connection reliability and the insulation reliability tend to be reduced. The curing reaction rate was 30 to 300 ° C. at a temperature rising rate of 20 ° C./min using DSC (Perkin Elmer DSC-7 type) after putting 10 mg of uncured thermosetting resin composition in an aluminum pan. It can be obtained by measuring in the temperature range.
When the curing system of the thermosetting resin composition is radical polymerization, when the thermosetting resin composition contains an anionic polymerizable epoxy resin (in particular, an epoxy resin having a weight average molecular weight of less than 10000), the curing reaction rate is 80 It may be difficult to adjust to more than%. When the thermosetting resin composition contains an acrylic resin and an epoxy resin, the content of the epoxy resin is preferably 20 parts by mass or less with respect to 80 parts by mass of the acrylic resin.
The thermosetting resin composition according to the present embodiment can be used for pressure bonding at a high temperature of 200 ° C. or higher. Moreover, in the flip chip package which fuse | melts metals, such as a solder, and forms a connection, still more outstanding hardenability expresses.

Do. Next, a resin varnish is applied on the substrate film subjected to the release treatment using a knife coater, a roll coater, an applicator, a die coater, a comma coater or the like, and then the organic solvent is reduced by heating to form a substrate film. Form an adhesive film on top. In addition, before reducing the organic solvent by heating, a resin varnish may be spin-coated on a wafer or the like to form a film, and then an adhesive film may be formed on the wafer by a method of solvent drying.
The substrate film is not particularly limited as long as it has heat resistance that can withstand the heating conditions at the time of volatilizing the organic solvent, and a polyester film, a polypropylene film, a polyethylene terephthalate film, a polyimide film, a polyetherimide film, a poly An ether naphthalate film, a methyl pentene film, etc. are mentioned. The base film is not limited to a single layer film of one of these films, and may be a multilayer film of two or more films.
Specifically, the conditions for volatilizing the organic solvent from the resin varnish after application are preferably heating at 50 to 200 ° C. for 0.1 to 90 minutes. It is preferable to set conditions to volatilize the organic solvent to 1.5% or less if there is no influence on the void and viscosity adjustment after mounting.
