また、搬入開口部511と搬出開口部512よりも鉛直方向下側には、排気部41と連通する排気室56が形成されている。この排気室56は、大きな空間に形成されており、排気部41が連結されている。すなわち、排気部41は、真空ポンプPを有しており、この真空ポンプPと排気室56とが配管によって連結されている。したがって、真空ポンプPを作動させると排気室56が排気されることにより、基材走行経路部50に排気室56に向かう吸引力が発生する。これにより、搬入開口部511及び搬出開口部512から接続されるチャンバ30から原料ガスが侵入した場合であっても、その原料ガスが排気室56を通過して異なるチャンバ30に侵入することが防止される。また、排気室56は、他の基材走行経路部50と比べて鉛直方向寸法が大きい寸法に形成されている。すなわち、製膜処理中に張力が低下して帯状基材W全体が重力方向下向きに弛みが生じた場合であっても、帯状基材Wが排気室56の(鉛直方向下側の)壁面に接触するのを回避できる程度の開口寸法を有するように形成されている。そして、排気室56には、帯状基材Wの搬送方向を180°変更するコロ561が収容されている。すなわち、搬入開口部511から搬入され低コンダクタンス流路53を鉛直方向下向きに走行する帯状基材Wが、排気室56のコロ561により走行方向が180°変更され、別の低コンダクタンス流路53を鉛直方向上向きに走行し搬出開口部512から搬出されるようになっている。このように、排気室56が搬入開口部511と搬出開口部512よりも鉛直方向下側に配置されていることにより、上流開口室54、下流開口室55及び排気室56のそれぞれのコロ541、551、561に接触しつつ基材Wが走行することで、仮にパーティクルが発生した場合でも、排気部41により吸引力が発生しているため、パーティクルが低コンダクタンス流路53を経てチャンバに侵入するのを抑えることができる。

この低コンダクタンス流路53は、基材Wが通過できる程度に極めて狭い開口面積で形成されており、この低コンダクタンス流路53によりクロスコンタミネーションを抑えることができるようになっている。すなわち、開口部51の開口面積を小さく形成することにより圧損が大きくなるため、チャンバ30内の原料ガス(製膜粒子含む。以下原料ガス等という)等が搬入開口部511及び搬出開口部512を通じて基材走行経路部50に侵入し隣接するチャンバ30に混入するのを抑えることができるようになっている。すなわち、隣り合うチャンバ30の設定圧力が異なることにより設定圧力の高いチャンバ30から少量の原料ガスが開口部51を通じて上流開口室54(又は下流開口室55)に侵入する。一方、排気部41の真空ポンプPによる排気により基材走行経路部50が排気されているが、低コンダクタンス流路53が極めて狭い開口面積であり、かつ、経路長も長く形成されていることから、低コンダクタンス流路53のコンダクタンスが小さくなっている。そのため、侵入した原料ガスがそのまま低コンダクタンス流路53に侵入しにくくなり、上流開口室54(又は下流開口室55)で滞留する。仮に低コンダクタンス流路53に侵入し排気室56に到達しても、排気部41により排気されるため、侵入が困難な低コンダクタンス流路53を通過してチャンバに戻る原料ガスはほぼ皆無となる。そして、本実施形態では、搬入開口部511から搬入された帯状基材W、搬出開口部512から搬出される帯状基材Wそれぞれに対して独立した基材走行経路部50を設けていることにより、基材走行経路部50の開口面積を帯状基材Wの断面積に極力近い値に設定することが可能になる。したがって、チャンバの気体が基材走行経路部50に侵入しづらくなるため、効果的にクロスコンタミネーションを抑えることができる。

また、低コンダクタンス流路53は、鉛直方向に延びる形状に形成されている。具体的には、鉛直方向上側にある上流開口室54(又は下流開口室55)と鉛直方向下側にある排気室56とを直線的に連結するように形成されている。これにより、低コンダクタンス流路53を走行する基材Wが壁面に接触するのを抑えることができる。すなわち、搬入開口部511から水平方向に搬入された帯状基材Wは、上流開口室54のコロ541を経由することにより90°向きを変え、低コンダクタンス流路53を鉛直方向下向きに排気室56に向かって走行する。一方、排気室56で180°向きを変えられた帯状基材Wは低コンダクタンス流路53を鉛直上向きに下流開口室55に向かって走行する。すなわち、低コンダクタンス流路53を走行する帯状基材Wは、鉛直方向に延びる姿勢を維持したまま走行するため、仮に製膜処理中に張力が低下して帯状基材W全体が重力方向下向きに弛みが生じた場合であっても、帯状基材Wが水平方向に広がらず、排気室56において鉛直方向下向きに弛みが形成されることにより、帯状基材Wが低コンダクタンス流路53に接触することを抑えることができる。したがって、低コンダクタンス流路53の開口面積を走行する帯状基材Wが通過できる極めて細い流路に形成することができるため、低コンダクタンス流路53のコンダクタンスを極力小さく設定することが可能になる。したがって、帯状基材Wの接触を回避しつつ差動排気システム40のクロスコンタミネーションを極力抑えることができる。
