Description
金属を有する基板の少なくとも前記金属の一部を研磨するための金属用研磨液であって、
A成分:アミノ酸を含む金属溶解剤
B成分:ベンゾトリアゾール骨格を有する化合物
C成分:重量平均分子量10,000以上のアクリル酸ポリマ
を含有し、前記B成分と前記C成分との質量比(B成分:C成分)が1:1〜1:5である金属用研磨液に関する。
実施形態の金属用研磨液は金属溶解剤を含有し、該金属溶解剤はアミノ酸(A成分)を含有する。ここで、金属溶解剤とは、金属(特に銅系金属)に対して錯体形成能を有し、溶出速度及び研磨速度を速める作用を有する成分である。
本発明の実施形態の金属用研磨液は、ベンゾトリアゾール骨格を有する化合物(B成分)を含む。ベンゾトリアゾール骨格を有する化合物は金属(特に銅系金属)表面に対して保護膜を形成して防食作用を発揮すると考えられる。機構はこれに限定されないが、本明細書では、このような化合物を便宜的に「保護膜形成剤」という。また、ベンゾトリアゾール骨格を有する化合物は、その疎水性構造を研磨布と接触する側に向けるため、研磨布との摩擦が高まり、研磨速度を高める機能があると考えられる。なお、ベンゾトリアゾール骨格を有する化合物が酸基(例えばカルボン酸)を有する場合は、前記有機酸化合物としてではなく、ベンゾトリアゾール骨格を有する化合物として数える。
本発明の実施形態の金属用研磨液は、重量平均分子量10,000以上のアクリル酸ポリマ(C成分)を含む。重量平均分子量10,000以上のアクリル酸ポリマは、金属(特に銅系金属)表面に吸着し、その表面を親水性とすると考えられる。これにより、研磨液成分が金属近傍に近づくことを容易になるため、研磨速度を高める作用があると考えられる。

本発明の実施形態の金属用研磨液は、金属に対する充分な研磨速度と、エッチング速度の充分な抑制とを両立する観点で、B成分(ベンゾトリアゾール骨格を有する化合物)と、C成分(重量平均分子量10,000以上のアクリル酸ポリマ)の含有量のバランスを取ることが重要である。具体的には、本発明の実施形態の金属用研磨液は、B成分とC成分との質量比(B成分:C成分)を1:1〜1:5とすることが必要である。
本発明の実施形態の金属用研磨液は、エッチングの抑制が容易となる点で、pHを2以上とすることが好ましい。同様の観点で、pHは3以上がより好ましく、4以上が更に好ましい。また、金属に対する充分な研磨速度が得られる点で、pHは6以下とすることが好ましく、5以下がより好ましい。上記の観点からpHは2〜6の範囲が好ましい。
本発明の実施形態の金属用研磨液には、酸化剤を含むことができる。酸化剤を含むことで金属(特に銅系金属)表面を、より研磨のしやすい酸化金属とし、研磨可能とする効果が得られる傾向がある。前記酸化剤としては、過酸化水素(H2O2)、過ヨウ素酸カリウム、オゾン水等が挙げられる。中でも過酸化水素が安定性の点で好ましい。
本発明の実施形態の金属用研磨液は、砥粒を含まない場合でも金属に対する充分な研磨速度が得られる。しかしながら、本発明の実施形態の金属用研磨液は、金属に対する研磨速度を向上させたり、エッチングの抑制とのバランスを取ったりするために、砥粒を含むことができる。
次に本発明の研磨方法の好適な実施形態について説明する。本実施形態の金属を有する基板の研磨方法は、前記金属用研磨液を用いて、金属を有する基板の少なくとも前記金属の一部を研磨することを特徴とする研磨方法である。すなわち、金属を有する基板の少なくとも前記金属の一部を研磨することを特徴とする研磨方法への、前記金属用研磨液の応用である。
(実施例1)
1Lのプラスチック製容器に、純水を80質量部入れ、グリシン(A成分)を、表1に記載の配合量となるように、溶解させた。なお、表1〜3における配合量は質量部である。
次に、重量平均分子量40,000のポリアクリル酸(C成分)を、表1に記載の配合量となるように、溶解させた。
次に、ベンゾトリアゾール(B成分)を、表1に記載の配合量となるように、溶解させた。
次に、過酸化水素(30質量/体積%水溶液)を、表1に記載の配合量となるように、混合した。
最後に、純水を適量混合して、合計100質量部の金属用研磨液を調製した。
1Lのプラスチック製容器に、純水を80質量部入れ、グリシン(A成分)を、表1に記載の配合量となるように、溶解させた。
次に、重量平均分子量40,000のポリアクリル酸(C成分)を、表1に記載の配合量となるように、溶解させた。
次に、ベンゾトリアゾール(B成分)を、表1に記載の配合量となるように、溶解させた。
次に、平均粒子径70nmのコロイダルシリカ(シリカ粒子の含有量:20質量%)を、シリカ粒子としての配合量が、表1に記載の配合量となるように、混合した。
次に、過酸化水素(30質量/体積%水溶液)を、表1に記載の配合量となるように、混合した。
最後に、純水を適量混合して、合計100質量部の金属用研磨液を調製した。
最終的な金属用研磨液に含まれる各成分が表1〜3に記載の通りになるように、添加する成分、添加量を変更した以外は、実施例2と同様にして100質量部の金属用研磨液を調製した。
上記で得られた金属用研磨液を、以下に示す評価項目で評価した。結果を表1〜表3に示す。
(1)基板:厚さ1μmの銅を形成したシリコン基板(ブランケットウエハ)
(2)研磨圧力:21kPa
(3)基板と研磨定盤との相対速度:36m/min
(4)研磨液供給量:200mL/min
(5)研磨布:発泡ポリウレタン樹脂(ニッタ・ハース社製IC−1010)
(1)基板:厚さ1μmの銅を形成したシリコン基板チップ(20mm×20mm)
(2)研磨液温度:60℃±3℃
(3)攪拌速度:100min−1
(4)測定時間:2min
(5)研磨液量:100mL
(1)研磨速度:銅のCMP前後での膜厚差を電気抵抗値から換算して求めた。
(2)エッチング速度:100mL容器に金属用研磨液を100mL入れ、温度を60℃に維持し、100min−1で撹拌している金属用研磨液中に、前記エッチング評価用基板を2分間浸漬した、浸漬前後の銅の膜厚差を電気抵抗値から換算して求めた。
比較例2で示すようにアクリル酸ポリマの重量平均分子量が1,000と低い場合(保護膜形成剤とポリアクリル酸との質量比が1:2.5であるが、ポリアクリル酸がC成分に該当しないものである場合)、実施例よりも研磨速度が劣る傾向がある。比較例3〜6に示すようにB成分とC成分との質量比が1:1〜1:5の範囲外である場合、実施例よりも研磨速度、エッチングが劣る傾向がある。また、比較例7に示すように金属溶解剤をA成分の代わりにリンゴ酸とすると、実施例よりもエッチング速度が劣る傾向がある。更に比較例9〜12に示すように、ベンゾトリアゾール骨格を有しない保護膜形成剤を用いた場合(保護膜形成剤がB成分に該当しないものである場合)は、実施例よりも研磨速度が劣る傾向がある。

Claims (5)
- 金属を有する基板の少なくとも前記金属の一部を研磨するための金属用研磨液であって、
A成分:アミノ酸を含む金属溶解剤
B成分:ベンゾトリアゾール骨格を有する化合物
C成分:重量平均分子量20,000以上のアクリル酸ポリマ
を含有し、前記B成分と前記C成分との質量比(B成分:C成分)が1:1〜1:5であり、前記金属溶解剤における前記アミノ酸のモル比が90mol%以上である、金属用研磨液。 - pHが2〜6の範囲内である請求項1記載の金属用研磨液。
- 更に砥粒を含有する請求項1記載の金属用研磨液。
- 前記金属が、銅、銅合金、銅の酸化物及び銅合金の酸化物からなる群より選ばれる少なくとも一種を含む請求項1記載の金属用研磨液。
- 請求項1〜4のいずれか1項に記載の金属用研磨液を用いて、金属を有する基板の少なくとも前記金属の一部を研磨することを特徴とする研磨方法。
