ここで、バイアス電圧の印加によるビット部10の溶断は、ビット部10の間で発生するジュール熱によるものである。このジュール熱が不揮発性メモリ素子1を与えられている基板14の熱変形に影響を与え、ビット部10が溶断する挙動をアシストすることが好ましい。つまり、基板14の熱膨張係数が大きいほど、書込み電力を小さくできるのである。一方、基板14のガラス転移点が60℃よりも低いと、不揮発性メモリ素子1の成膜が困難となり、少なくとも60℃以上のガラス転移点を有する材料、例えば、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリイミド、ポリカーボネート、ガラス等が好ましい。

基板14をポリエチレンナフタレート又はガラスとした場合、溶断後いずれも反射光の増大が観測された。一方で、基板14をガラスとした場合、ビット部10の一部のみで反射光の増大が生じ、基板14をポリエチレンナフタレートとした場合、ビット部10の全体で反射光の増大が生じた。反射光の増大を利用する読み出しにおいては、ビット部10の全体の反射光を変化させ得ることがより好ましい。

ビット部10と接するガラス又はポリエチレンナフタレートからなる基板14の熱抵抗は、1/kA(ここで、k:熱伝導率、A:ビット部との接触面積)で表わすことができる。熱抵抗は、熱の逃げやすさを示す指標であり、熱抵抗が小さいと熱は逃げやすく、大きいと熱は逃げにくく、物質内に保持される。ポリエチレンナフタレートの熱伝導率は、〜0.2W/m℃程度、ガラスの熱伝導率は、〜1W/m℃程度であり、熱抵抗はポリエチレンナフタレートの方が大きい。

そして、ビット部10の微粒子は、電圧の印加によって発生し続けるジュール熱での加熱に加え、基板14へ伝達されて保持されたジュール熱によっても加熱される。そのため、ガラスを基板14とした場合に比べ、ビット部10内の温度がより高温になり得る。従って、ビット部10の全体で微粒子がネッキングを起こし易くなって、反射光もビット部10全体で大きくなっているものと考える。また、熱膨張係数が大きいと、加熱によって基板14が変形しやすくなり、その上の不揮発性メモリ素子1も皺が寄るなどの変形を生じ易く、かかる「よれ」についても反射光を大きくする理由ともなり得る。

次に、ガラスからなる基板14の表面に銀微粒子を含有する銀インクを用いて、ビット部10の長さを500μm、線幅を3、5、7μm、平均膜厚を47nmとした不揮発性メモリ素子1を印刷にて形成した。図6に示すように、ビット部10の両端に8Vの電圧を印加したところ、いずれの線幅の不揮発性メモリ素子1も電圧印加後、0.5秒よりも短い時間で溶断した。ここで、ビット部10の線幅が大きいほど電流が多く流れ、より速く溶断される。線幅の小さいビット部10では断面積も小さく、電気抵抗が大きくなって、溶断に要するエネルギーを得るのに時間をより要する。一方で、線幅の大きいビット部10では、断面積が大きく電気抵抗が小さいので、溶断に必要な電流が一気に流れてより速く溶断する。

図7には、同じビット部10の線幅を有しながら断面積の異なる不揮発性メモリ素子1における溶断直前にビット部10に流れる電流値をプロットした。ビット部10の断面積が大きくなるほど電流値は大きくなった。つまり、平均膜厚を47nmと薄くすると電気抵抗が大きくなることを示唆している。
