Description
The present invention relates to a semiconductor nanoparticle phosphor, a glass containing a semiconductor nanoparticle phosphor, and a light emitting device.
It is known that when the size of the semiconductor nanoparticles is reduced to an exciton Bohr radius, a quantum size effect is exhibited. The quantum size effect is that when the size of a material is reduced, electrons in the material cannot freely move, and the energy of the electrons is not arbitrary and can take only a specific value. Further, it is known that the energy state of electrons changes as the size of the semiconductor nanoparticles confining the electrons changes, and the wavelength of light generated from the semiconductor nanoparticles becomes shorter as the size becomes smaller. Semiconductor nanoparticles exhibiting such a quantum size effect have been studied for their application as phosphors.
The surface of the semiconductor nanoparticle phosphor usually has a large number of defects and causes non-radiation deactivation. Since the semiconductor nanoparticle phosphor has a large surface area ratio in the volume per particle, it has a great influence on the reduction in luminous efficiency due to defects. Therefore, a method for improving the luminous efficiency of the semiconductor nanoparticle phosphor by inactivating the surface defects has been proposed.
The first method is to coat the surface of the semiconductor nanoparticles with another semiconductor having a large band gap. However, according to this method, there is a problem that the interface is distorted due to the difference in lattice constant between semiconductors having different band gaps, and the light emission characteristics are deteriorated.
As a second method, an organic surfactant is bound to the surface of the semiconductor nanoparticles. However, according to this method, there is a problem that all the defects on the surface of the semiconductor nanoparticles cannot be covered due to steric hindrance between the organic surfactants.
In addition, the semiconductor nanoparticle phosphor synthesized in a solution gradually deteriorates in light emission characteristics immediately after the synthesis, such as the aggregation of particles, and the nanoparticle synthesized in a non-aqueous solution is particularly vulnerable to moisture and has a trace amount. Due to the coexistence of moisture, the fluorescence rapidly decays, and further, there is a problem that it is difficult to apply the material as a material if it is in a solution of nanoparticles.
Patent Document 1 discloses a method of stabilizing a phosphor by coating the surface with a covalently bonded organic thin film.
In the technique of Patent Document 1, the phosphor itself deteriorates in the step of forming the organic thin film on the phosphor surface. As a result, it is a technical problem that the light emission characteristics of the phosphor deteriorate.
An object of the present invention is to provide a semiconductor nanoparticle phosphor having high luminous efficiency and excellent chemical stability, a glass containing a semiconductor nanoparticle phosphor, and a light emitting device using the semiconductor nanoparticle phosphor.
[Embodiment 1]
<Semiconductor nanoparticle phosphor>
The semiconductor nanoparticle phosphor according to Embodiment 1 will be described with reference to FIGS. FIG. 1 is a schematic diagram showing a semiconductor nanoparticle phosphor according to Embodiment 1. FIG. FIG. 2 is an enlarged view of a second coating layer portion in the semiconductor nanoparticle phosphor of FIG.
As shown in FIG. 1, the
The
As the
As a semiconductor constituting the
Further, as the
The particle size of the
The
In the

The silane modifier is hydrolyzed with water to generate a silanol group. The silanol group forms a hydrogen bond with an oxygen atom contained in the first coating layer, or forms a chemical bond by a dehydration condensation reaction. Further, the plurality of hydrolyzed silane modifiers are bonded via a siloxane bond to form a second coating layer. Accordingly, the second coating layer is firmly bonded to the first coating layer. Thereby, the chemical stability of the semiconductor nanoparticle phosphor is improved.
By selecting the type of functional group represented by R and R ′ in the above formula (1) contained in the silane-based modifier, the dispersibility in the organic medium can be improved, or the reactivity with the organic polymer.
<Method for producing semiconductor nanoparticle phosphor>
The manufacturing method of the
The process in particular of obtaining a semiconductor nanoparticle is not restrict | limited, The manufacturing method of a well-known semiconductor nanoparticle can be used. From the viewpoint that the technique is simple and low in cost, it is preferable to use a chemical synthesis method as a method for producing semiconductor nanoparticles. In the chemical synthesis method, a target product can be obtained by dispersing a plurality of starting materials containing the constituent elements of the product in a medium and reacting them. Examples of such chemical synthesis methods include a sol-gel method (colloid method), a hot soap method, a reverse micelle method, a solvothermal method, a molecular precursor method, a hydrothermal synthesis method, or a flux method. From the viewpoint that semiconductor nanoparticles made of a compound semiconductor material can be suitably produced, it is preferable to use a hot soap method. Below, an example of the manufacturing method of the semiconductor nanoparticle by a hot soap method is shown.

Examples of Group 15 element raw materials used as semiconductor raw materials include tristrimethylsilylphosphine (P [Si (CH 3 ) 3 ] 3 ), trisdimethylaminophosphine (P [N (CH 3 ) 2 ] 3 ), and trioctylphosphine oxide. , Tris (dimethylamino) arsine, tris (diethylamino) phosphine, tris (diethylamino) arsine, trioctylphosphine and the like.
By using the above raw materials, semiconductor nanoparticles in which the Group 15 element on the surface of the
In the present invention, the molar ratio of the Group 15 element source / Group 13 element source is preferably in the range of 0.01 to 10. This is because the semiconductor nanoparticles can be efficiently produced when the raw materials are mixed within the range.
One example of the production method of the present invention using the hot soap method is as follows. First, a raw material mixing step of mixing the group 15 element raw material, the group 13 element raw material, and the synthesis solvent described above is performed. Next, a reaction process is performed in which the mixed raw materials are heated to synthesize the raw materials. In the reaction process, semiconductor nanoparticles are synthesized.
The synthesis solvent used in the hot soap method is preferably a compound solution composed of carbon atoms and hydrogen atoms (hereinafter referred to as “hydrocarbon solvent”). Thereby, since mixing of water or oxygen into the synthesis solvent is prevented, oxidation of the semiconductor nanoparticle core is prevented. The hydrocarbon solvent is, for example, n-pentane, n-hexane, n-heptane, n-octane, cyclopentane, cyclohexane, cycloheptane, benzene, toluene, 1-octadecene, o-xylene, m-xylene, or P-xylene is preferred.
In principle, in the hot soap method, the longer the reaction time, the larger the particle diameter of the semiconductor nanoparticle core. Therefore, the size of the semiconductor nanoparticle core can be controlled to a desired size by performing liquid phase synthesis while monitoring the particle diameter by photoluminescence or light absorption.
Next, the surface of the semiconductor nanoparticle is etched while irradiating ultraviolet light with an HF aqueous solution, and dangling bonds on the surface of the semiconductor nanoparticle are terminated with fluorine (F). Subsequently, the semiconductor nanoparticles whose surface is terminated with fluorine (F) are exposed to oxygen, and oxygen atoms are covalently bonded to group 15 elements present in the surface region of the semiconductor nanoparticles. Thereby, a 1st coating layer is formed in the semiconductor nanoparticle surface.
Next, a silane modifier is reacted with the semiconductor nanoparticles on which the first coating layer is formed. The silane modifier is hydrolyzed with water to generate a silanol group.

When the number of functional groups bonded to the silicon atom in the Si—O bond is two or more, the interface surface energy on the surface of the semiconductor nanoparticles can be finely adjusted by the combination of the functional groups. Dispersibility in an organic medium can be improved.
Examples of the functional groups R 1 and R 2 bonded to the silicon atom in the Si—O bond include an aminopropyl group, a glycidoxy group, a methacryloxy group, an N-phenylaminopropyl group, a mercapto group, and a vinyl group.
