Description
The present invention relates to a mold for clamping a workpiece placed on one mold with the other mold on which a cavity recess is formed, and a resin mold apparatus provided with the mold.
In the resin sealing device, the work is loaded into a mold mold opened and positioned, and then clamped and resin-sealed. As the workpiece, a resin substrate (organic substrate), a ceramic substrate, an aluminum substrate, a lead frame or the like (hereinafter simply referred to as a substrate) is used, and is held together with a sealing resin in a carry-in device and carried into a mold. The substrate is clamped by a molding die, and the molten mold resin is sent (injected) across the substrate (transversely) into the cavity to be resin-molded.
Various molding resins used for the resin mold are used depending on the workpiece, and the moldability differs for each resin. When the mold resin melting time is short, when it is pumped from the pot to the cavity, curing begins early and unfilling is likely to occur. If the viscosity of the mold resin is too low, the resin leaks from the air vent. It will start.
For example, in order to accelerate the curing time of the mold resin, a steel mold is used as the base material for the upper mold and the lower mold, and the bottom of the cavity recess is a mold mold using copper or aluminum having good thermal conductivity, or an alloy thereof. Has been proposed. Alternatively, it has been proposed to provide a gate portion made of a different material having a lower thermal conductivity than the material constituting the cavity to improve the resin filling property from the gate portion (see Patent Document 1).
However, in the mold and the resin mold apparatus shown in
The present invention solves the above-mentioned problems of the prior art and provides an air vent groove by providing a metal film layer having a higher thermal conductivity than the mold base material or a member having a higher thermal conductivity on the end face facing the air vent groove of the air vent portion. The mold mold that can reduce the resin leakage from the mold and ensure sufficient curing time for the resin filled in the cavity, and the resin filling property to the fine space with this mold is improved and the molding quality is improved. Another object is to provide a resin molding apparatus.
In order to achieve the above object, the present invention comprises the following arrangement.
That is, a mold mold in which a workpiece is clamped by one mold for placing a workpiece on which a semiconductor element is mounted and the other mold having a cavity concave portion formed on the mold clamping surface, The mold is provided with a work placement portion on which the work is placed in alignment with the cavity recess, and a pot loaded with a mold resin to be supplied to the cavity recess, and the other die has An air vent part capable of narrowing the air flow path facing the air vent groove that allows air to escape from the cavity recess is provided, and the air vent part is made of stainless steel, which is a mold base material , on an end face that faces the air vent groove. A metal spray coating having a thermal conductivity higher than that of steel material is laminated at a plurality of locations across the air vent groove, and the one mold clamping surface has the cavity recess and Characterized in that it is covered by a release film comprising said air vent groove communicating thereto.
If the mold is used, the air vent part has a metal spray coating with a higher thermal conductivity than the stainless steel material, which is the mold base material, on the end face facing the air vent groove. Therefore, even if a low-viscosity resin with high resin fluidity is used, the amount of resin that leaks out can be reduced by accelerating the thermal curing of the mold resin that leaks from the air vent groove. Therefore, the resin filling property in the cavity is improved.
Since one mold clamping surface is covered with a release film including an air vent groove, resin leakage can be reduced by the elasticity of the release film covering the air vent groove.
For example, the metal spray coating layer formed on the air vent portion is preferably a high thermal conductivity of aluminum metal spray the film layer from the mold base material or alumina sprayed metal target film layer are laminated.
Further, the air vent part may be a movable air vent part or a fixed air vent part.
Metal or, wherein the workpiece mounting portion, a portion corresponding to the right under the flip chip connected semiconductor element to the workpiece, said mold base material than the thermal conductivity is low metal target layer is formed on the end face It is preferable that a member, a metal member having a low thermal conductivity, or a ceramic member is disposed.
Thus, by lower metal member or a ceramic member thermal conductivity portion in which a semiconductor element is mounted is low metal target layer or thermal conductivity of the workpiece minimize thermal conduction from the mold in contact, in particular a semiconductor It is possible to accelerate the filling of the underfill mold resin in the narrow gap between the element and the substrate by delaying the curing time.
Metal target layer in this case is the zirconia metallic film layer, it is preferred that the ceramic member is quartz.
Further, wherein the other mold, the end surface of the mold cull forming a resin passage opposite to said pot connecting to said cavities, metal heat conductivity is lower than the mold base material to be film layer or heat It is preferable to use a metal member or a ceramic member having a low conductivity.
Thereby, the filling property to the cavity of resin mold and resin fluidity | liquidity can be improved by suppressing the heat conduction from the metal mold | die in the resin path upstream from a cavity.
Metal target layer in this case is the zirconia metallic film layer, it is preferred that the ceramic member is quartz.
Further, the resin mold apparatus includes any one of the molds described above. As a result, resin leakage from the air vent can be prevented, the resin filling property into the fine space in the cavity can be improved, and the molding quality can be improved.
If the mold mold is used , a metal spray coating having a higher thermal conductivity than the stainless steel material that is the mold base material is laminated and formed across the air vent groove on the end face facing the air vent groove of the air vent portion. Therefore, it is possible to reduce the resin leakage from the air vent groove and secure a sufficient curing time for the resin filled in the cavity.
Further, in the resin molding apparatus, resin leakage from the air vent can be prevented, the resin filling property into a fine space in the cavity can be improved, and the molding quality can be improved.
Hereinafter, preferred embodiments of a mold and a resin molding apparatus according to the present invention will be described in detail with reference to the accompanying drawings. In the following embodiments, a mold for transfer molding and a resin mold apparatus in which a cavity is formed on the upper mold side and a pot is formed on the lower mold side using a substrate will be described. The configuration of the resin mold apparatus will be described mainly with reference to FIG. 4 and the configuration of the mold mold will be described with reference mainly to FIG.
In FIG. 4, the resin mold apparatus includes a mold die 3 having a lower die 1 (one die) that is a movable die and an upper die 2 (the other die) that is a fixed die, and a mold die 3. A mold opening / closing mechanism (an electric motor, a toggle link mechanism, etc .; not shown) that opens and closes, and a transfer mechanism that operates a plunger 5 (see FIG. 4) inserted into a
In FIG. 1, the
As shown in FIG. 1, a
In FIG. 1, the
Incidentally, it is possible to uniformly form the metal target layer on the end face by a metal spraying in the case of forming a metal target layer on the metal member. Further, the gap in which the
As shown in FIG. 1, the
Further, as shown in FIG. 1, the
Further, as shown in FIG. 2, an
The movable

Further, as shown in FIG. 1, the
Although the present embodiment is the
The
The
Here, an example of a structure for assembling the movable

In the mold described above, the
