基板上に、第1導電型の第1半導体層と、第2導電型の第2半導体層と、第1導電型の第3半導体層と、を前記基板側から順に積層した構造に対して、
(A)前記第2半導体層の一部を前記第3半導体層側に露出させるリセスを形成する工程と、
(B)前記第3半導体層の表面から前記第2半導体層を貫通して前記第1半導体層まで達するゲートトレンチを形成する工程と、
(C)前記リセスをアライメントマークとして用いて、前記リセスに第1の電極を形成する工程と、
(D)前記ゲートトレンチをアライメントマークとして用いて、ゲート電極および前記第3半導体層の表面に形成される第2の電極の少なくとも一方を形成する工程と、を備える、半導体装置の製造方法。 A method for manufacturing a semiconductor device, comprising:
