評価項目としての「キズ」は、ガラス基板の主表面の表面品質を評価するための指標である。ハロゲン集光ランプ下で磁気ディスク用ガラス基板の主表面の目視検査を行い、ピット、スクラッチ等のキズ(深さ250nm以上)が有るか否かを判定した。それぞれ200個の研磨加工後の基板を検査して、主表面上に1つでもキズが有るものは不合格とし、200個の基板の合格率(良品率)に対して、以下の評価基準を基に評価した。

端部形状の評価として、ダブオフ値を評価した。図2は、ダブオフ値の算出方法を概念的に説明するために、ガラス基板の端部の断面を拡大して表した図である。ダブオフ値を算出するためには、ガラス基板の中心点と、その中心点から外縁に向けて30mm又は29.9mm離れた主表面上の位置(X1とする。)と、その中心点から外縁に向けて31.5mm離れた主表面上の位置(X2とする。)とが、図2に示すように定義される(外径65mmのガラス基板の場合)。なお、ガラス基板の中心点とX1とX2は、ガラス基板を上から見たときには同一線上にある。このとき、X1とX2を結ぶ基準線Lに対して主表面が突出している場合には、ガラス基板の端部はロールオフ形状(図2の(a)の場合)であり、その最大突出量をダブオフ値D(プラス値)とする。逆に、X1とX2を結ぶ基準線に対して主表面が凹んでいる場合には、ガラス基板の端部はスキージャンプ形状(図2の(b)の場合)であり、その最大凹み量をダブオフ値D(マイナス値)とする。ダブオフ値の測定には表面形状測定装置(Phase Shift社製、MicroXAM)を用いた。
1枚の円環状のガラス基板に対するダブオフ値の算出は以下のようにして行う。一方の面について90度間隔で4点(X1とX2について4個の組合せ)のダブオフ値を算出し、得られた4個のダブオフ値のうち絶対値が最も大きい値をその面のダブオフ値(プラス値またはマイナス値である)とする。同様にして、他方の面についてもダブオフ値を算出する。そして、両面のダブオフ値の平均値を、そのガラス基板のダブオフ値(プラス値またはマイナス値である)とする。得られたガラス基板のダブオフ値に対して、以下の評価基準を基に評価した。
なお、以下の評価基準は、最終製品としてのものではなく、第1の研磨工程後のガラス基板に対する評価基準である。最終製品では、後研磨工程(第2研磨工程)によってさらに良好な端部形状となる。

表1から分かるように、ジルコニア砥粒からなる研磨材と比較して、イットリウム含有ジルコニアからなる研磨材を使用した場合には、いずれの評価項目についても良好な結果が得られた。さらに、イットリウム含有ジルコニア中のイットリウムの含有量(モル比)が1〜6%の範囲である場合には、さらに良好な結果が得られた。
なお、実施例1〜3の場合には、第2研磨工程における取り代は5μm以下となり、ガラス基板の主表面の平坦度及び端部形状も良好であることが認められた。

上記比較例と実施例2の研磨材に対する粉末X線回折装置(リガク社製SmartLab System 9KW)の測定結果を図3に示す。なお、図3では、縦軸を常用対数で
表示した任意単位の回折強度(Intensity)、横軸を2θで記してあり、比較例と実施例2
が重ならないようにずらしてある。
図3に示すように、比較例の測定結果では、28.1 [deg]付近、31.4 [deg]付近、及び34.2 [deg]付近で強いピーク強度(回折強度)が確認された。これらのピーク強度は単斜晶ジルコニアに起因する回折ピークであると考えられる。一方で実施例2の測定結果、単斜晶ジルコニアに起因すると考えられる回折ピークに加えて、30.2 [deg]付近でも強いピーク強度が確認された。このピーク強度は、立方晶ジルコニアに起因する回折ピークであると考えられ、単斜晶に由来するピーク強度よりも高い。つまり、実施例2では、ジルコニアの結晶構造のうち立方晶の回折強度のピークが最も高いことが分かる。図3の測定結果から、比較例と実施例2のジルコニア研磨材では結晶構造が大きく異なっていると考えられる。

On the other hand, in the measurement result of Example 2, in addition to the diffraction peak considered to be attributable to monoclinic zirconia, a strong peak intensity was confirmed near 30.2 [deg]. This peak intensity is considered to be a diffraction peak attributed to cubic zirconia, and is higher than the peak intensity derived from monoclinic crystals. That is, in Example 2, it can be seen that the peak of the diffraction intensity of the cubic crystal is the highest in the crystal structure of zirconia. From the measurement results of FIG. 3, it is considered that the crystal structures of the comparative example and the zirconia abrasive of Example 2 are greatly different.

なお、表1に関する端部形状の評価基準として、ダブオフ値が21nm以下である場合に合格であるとしたが、さらに厳しい評価基準(例えば、ダブオフ値が10nm以下である場合に合格とする)を採用する場合、ジルコニア研磨材を用いる第一研磨工程とコロイダルシリカ砥粒を用いる第二研磨工程の間に、酸化セリウム砥粒を用いた研磨工程を追加で行うことが好ましい。酸化セリウム砥粒を研磨材として用いた場合、端部形状がスキージャンプ形状となりやすく、ダブオフ値を低下させることができる。なお、化学強化工程によりガラス基板の主表面に生じさせた圧縮応力層を多く残すため、上記酸化セリウム砥粒を用いた研磨工程は、化学強化工程前に実施することが好ましい。 As an evaluation standard for the edge shape related to Table 1, the dub-off value is 21 nm or less, but it is acceptable. 実施例2のガラス基板に対して、酸化セリウム砥粒を用いた中間研磨工程、化学強化工程、最終研磨工程(後研磨工程)を、この順序で行った。中間研磨工程では、水に平均粒径1.0μmの酸化セリウム砥粒を10重量%含有させた研磨液を用いて、以下の研磨条件にてガラス基板の主表面を研磨した。その結果、コロイダルシリカを研磨砥粒として用いた最終研磨工程後のガラス基板のダブオフ値は、5nm以下となり非常に良好となった。
<研磨条件>
・研磨パッド:発泡ポリウレタン製スウェードパッド(JIS−A硬度:85)
・研磨荷重:100g/cm2
・定盤回転数:30rpm
・取代(両面合計):30μm
・研磨装置:第1研磨工程の装置と同様の装置

次に、ガラスの組成を適宜調整してガラスの破壊靱性値が異なるガラス基板(破壊靱性値:0.2,0.4,0.5,1.0,1.5,2.0[MPa・m1/2])を作製し、当該ガラス基板の主表面に対して第1研磨を行った。研磨条件は、実施例2と同一とした。破壊靱性値はビッカース硬度計によって計測した。
その結果、破壊靱性値が0.2,2.0[MPa・m1/2]のガラス基板を使用した場合、研磨速度、キズ、及び端部形状は、実施例2と同レベルであった。研磨速度、キズ、及び端部形状のレベルは、0.4,1.5[MPa・m1/2]である場合に実施例2よりも良好になり、0.5,1.0[MPa・m1/2]である場合にはさらに良好になった。
