[実施例1]
表1に示す組成に従い、各材料を容器に投入し、加熱混合した後、冷却してフラックス組成物を調製した。

[はんだ組成物(ソルダペースト)の評価方法]
以下の方法で評価した。得られた結果を表1〜表3に示す。
(1)粘度およびチクソ指数
はんだ組成物を室温(25℃)で2〜3時間放置した。はんだ組成物の容器の蓋をあけ、スパチュラで空気の混入を避けるようにして丁寧に1〜2分間かき混ぜたものを試料とする。その後、試料をスパイラル型粘度計(マルコム社製、PCU−205型)にセットして、回転数を10rpm、温度を25℃にして、6分間ローターを回転させる。そして、一旦回転を停止させ、温度調整した後に、回転数を10rpmに調整し、3分後の粘度値を読み取った。
また、上記と同様にして、回転数を30rpmに調整した場合の粘度値(30rpm粘度)と、回転数を3rpmに調整した場合の粘度値(3rpm粘度)とを読み取った。そして、下記式に基づいて、チクソ指数を算出した。
チクソ指数=log[(3rpm粘度)/(30rpm粘度)]

(2)掻き取り性
はんだ組成物をメタルマスク上でローリングした後にマスク上にどの程度ペーストが残るかを目視にて評価した。評価条件は以下の通りである。

印刷機内温度湿度:24.5〜25℃、45〜50%RH
ストローク数:6回
ペースト量:200g
<評価条件>
◎:マスクの全面に渡ってペーストが残っていない。
○:マスクの端部分にわずかにペーストが残る。
△:マスクの中央部分にはペーストが残っていないが、端部分でペーストが残る。
×:マスクの全面にペーストが残る。

(3)ミッシングバンプ(MB)
Pad(60μmφ)を2800個有するNiPdAuメッキ基板にソルダペーストを印刷し、山陽精工社製SMTスコープSK5000を用いて加熱し試験片を作製した。
加熱は昇温速度2.5℃/秒、220℃以上で13秒以上である三角プロファイル、酸素濃度100ppm以下で行った。
作製した試験片を、CARTON光学社製実体顕微鏡DSZ-44Fを用いて倍率20でMBの個数を調べ、発生率を算出した。
<MB発生率算出方法>
MB発生率(%)=(MB発生数/2800)×100
(3) Missing bump (MB)

[評価結果]
表1および表2に示す結果からも明らかなように、本発明のフラックス組成物を用いたはんだ組成物(実施例1〜12)は、掻き取り性がよく、MBの発生率も極めて少なかった。したがって、本発明のフラックス組成物を用いたはんだ組成物は、部品を電子基板に実装する際に好適であることが理解できる。
一方で、本発明のフラックス組成物を用いていないはんだ組成物(比較例1〜3)は、掻き取り性の向上とMBの発生率抑制とを両立できないことがわかる。
