Description
The present invention relates to a method for manufacturing a mold package in which one end side of a sensor chip is sealed with a mold resin and the other end side is exposed to the outside.
Conventionally, there has been known a mold package in which one end side of a sensor chip is sealed with a mold resin and the other end side is exposed to the outside. As this type of mold package, for example, a mold package described in
First, as a first step, a circuit chip, a sensor chip, and a lead frame are prepared. More specifically, a sensor having a circuit chip, one surface and the other surface opposite to the one surface, having an electrical connection portion electrically connected to the circuit chip on one end side and a sensing portion on the other end side. A chip and a lead frame having an island part on which a circuit chip is loaded are prepared. In particular, the lead frame has a support portion for supporting the other end side of the sensor chip.
Next, as a second step, a circuit chip is loaded on one surface of the island portion, one end side of the sensor chip is positioned on the circuit chip side, and the other end side of the sensor chip is connected to one surface of the support portion through a film. To do. Accordingly, the electrical connection portion and the circuit chip are electrically connected via the connection member while the other end side of the sensor chip is received and supported by the support portion.
Next, as a third step, the island part, the circuit chip, the connection member, and the sensor chip are placed in a mold for molding resin molding, and the island part, One end side of the circuit chip, the connection member, and the sensor chip is arranged. At this time, the sensor chip, the film, and the support portion are sandwiched between the lower die and the upper die from the other surface side of the sensor chip and the other surface side opposite to the one surface of the support portion. To be in a pressed state. Then, by filling the cavity with the molten mold resin, one end side of the island part, the circuit chip, the connection member and the sensor chip is sealed with the mold resin, and the other end side of the sensor chip is protruded from the mold resin. .
Next, as a fourth step, after the support portion is cut from the lead frame, the support portion and the film are removed from the other end side of the sensor chip.
In this manufacturing method, as described above, the sensor chip that is only electrically connected to the circuit chip via the bonding wire is supported on the other end side by the support portion before sealing with the mold resin. Yes. For this reason, in this manufacturing method, the wobbling of the sensor chip before sealing with the mold resin is prevented, and a manufacturing method excellent in workability of the workpiece in the process is realized.
In the manufacturing method which concerns on
In the manufacturing method according to
Moreover, even when the sensing unit has a flat structure that does not have a recess, a problem may occur due to the film being pressed and deformed. That is, in the third step, the elastic reaction force of the film accompanying the pressing of the film acts on the sensing unit. For this reason, inconveniences such as pressurizing the sensing unit and changing the characteristics of the sensing unit may occur.
In view of the above points, the present invention provides a mold package manufacturing method in which one end side of a sensor chip is sealed with a mold resin and the other end side is exposed to the outside, and a film is sandwiched between a lower mold and an upper mold. It is an object of the present invention to provide a manufacturing method that is less likely to cause a malfunction in a sensing unit due to film deformation even when pressed.
In order to achieve the above object, the invention according to
That is, in the first step, a sensor chip having a sensing portion on one surface of the sensor chip is prepared as a sensor chip, and a recess (4 cc) is formed as a lead frame at a position corresponding to the sensing portion on one surface of the support portion. Prepare the lead frame, and connect the other end of the sensor chip to one surface of the support portion so that the sensing portion and the concave portion of the lead frame overlap when viewed from the direction normal to the one surface of the support portion. It is characterized by that.
For this reason, when the film is pressed in the second step, the concave portion of the support portion functions as an excess space for escaping the deformation of the film due to the pressing, so the film that is deformed by the pressing is not easily deformed to the sensing portion side. Become. Therefore, when the sensing unit is configured to have a recess that has a shape recessed with respect to one surface of the sensor chip, it is difficult for the film to enter the recess of the sensing unit. Further, when the film is removed in the third step, it is difficult for the film to be caught by the sensing unit and remain without being removed and connected to the sensor chip. Further, when the film is removed, it is difficult for the film to be broken and a part of the film to remain inside the sensing unit. Further, even when an adhesive is provided between the film and the sensor chip, it is difficult for the adhesive to adhere to the inside of the recess.
In addition, the code | symbol in the bracket | parenthesis of each means described in this column and the claim shows the correspondence with the specific means as described in embodiment mentioned later.
Hereinafter, embodiments of the present invention will be described with reference to the drawings. In the following embodiments, parts that are the same or equivalent to each other will be described with the same reference numerals.
(First embodiment)
A
The
Similar to the
A
The
Further, a
The
The
The
The
Here, the
The configuration of the
As a first step, first, as shown in FIG. 3, a
As the
Further, as shown in FIG. 3, as the
The
Next, as shown in FIG. 5, the
Specifically, first, as illustrated in FIG. 4, the
Further, as shown in FIG. 5, the
Thereafter, as shown in FIG. 6, wire bonding is performed between the
Subsequently, in the second step, as shown in FIG. 11, the
Specifically, first, a mold 9 for molding is prepared by matching a
Then, the
Further, the
As described above, after the work is placed in the mold 9, the
Subsequently, in the third step, as shown in FIGS. 10 and 11, the
Specifically, as shown in FIG. 10, the
Through the above first to third steps, the
As described above, in this manufacturing method, as in the manufacturing method in
For this reason, the wobbling of the
Further, in this manufacturing method, in the first step, the
For this reason, when the
(Other embodiments)
The present invention is not limited to the embodiment described above, and can be appropriately changed within the scope described in the claims.
For example, in the first embodiment, the one
