Description
The present invention relates to a low thermal expansion ceramic, a stage for an exposure apparatus, and a method for manufacturing a low thermal expansion ceramic, which are composited by a positive expansion material that expands with a rise in temperature and a negative expansion material that shrinks with a rise in temperature.
Conventionally, it has been formed of a negative expansion material made of eucryptite (−2.5 × 10 −6 (1 / K)) and a positive expansion material made of SiC, Si 3 N 4 and has low thermal expansion. A material (zero expansion material) is known. Such a low thermal expansion material has a thermal expansion coefficient of 0.0 × 10 −6 (1 / K) at room temperature and can maintain a high Young's modulus of 150 (GPa).

However, when the low expansion material as described above is used for a component that requires flatness accuracy, the flatness changes with time, and the accuracy gradually goes wrong. In addition, the low-expansion material does not necessarily have high chemical resistance, and when immersed in the chemical, the components may dissolve and accuracy may be lost.
Such a problem originates from the negative expansion mechanism of eucryptite that shrinks and shrinks the microcracks generated in the crystal. That is, since the presence of microcracks is assumed, the progress of cracks starting from microcracks with time leads to a change in flatness with time.
The present invention has been made in view of such circumstances, and provides a low thermal expansion ceramic, an exposure apparatus stage, and a method for producing a low thermal expansion ceramic that can prevent a change in flatness with time and improve chemical resistance. For the purpose.
(1) In order to achieve the above object, the low thermal expansion ceramic of the present invention is a low thermal expansion ceramic formed by combining a positive expansion material that expands with an increase in temperature and a negative expansion material that contracts with an increase in temperature. The negative expansion material is made of zirconium tungstate phosphate or zirconium tungstate.
As described above, since no microcracks are assumed by not using eucryptite as the negative expansion material, it is possible to prevent a change in flatness due to microcracks over time. Moreover, chemical resistance can be improved.

Thus, the above-mentioned oxide-based material can be used for the positive expansion material, and a material having a negative expansion coefficient larger than that of eucryptite can be used for the negative expansion material.
(3) Further, the stage for an exposure apparatus of the present invention is used in a semiconductor manufacturing process, and is characterized by being formed of the low thermal expansion ceramic described in the above (1) or (2). Thereby, it is possible to realize an exposure apparatus stage that has low thermal expansion, excellent chemical resistance, and can maintain flatness.

The step of mixing the raw material of the negative expansion material made of zirconium phosphate tungstate or zirconium tungstate, the step of calcining the raw material of the mixed negative expansion material, and crushing the calcined body of the negative expansion material And a step of adding and mixing a positive expansion material, and a step of forming the mixed material and baking it in an air atmosphere. By such a process, flatness can be maintained and a low thermal expansion ceramic excellent in chemical resistance can be produced.
(5) Moreover, the manufacturing method of the low thermal expansion ceramic of this invention is characterized by the firing temperature in the said baking process being 1300 degrees C or less. Thereby, tungsten in the negative expansion material can be prevented from becoming an oxide and being decomposed.

Thereby, decomposition | disassembly of the tungsten in a negative expansion material can be suppressed, and the low thermal expansion ceramics of a precise | minute sintered compact can be manufactured.
According to the present invention, it is possible to prevent a change in flatness of the low thermal expansion ceramic with time and improve chemical resistance.
Next, embodiments of the present invention will be described with reference to the drawings.
[Configuration of low thermal expansion ceramics]
The low thermal expansion ceramic (hereinafter referred to as low thermal expansion ceramic) of the present invention is formed by combining a positive expansion material and a negative expansion material. A positive expansion material is a material that expands with increasing temperature. A negative expansion material is a material that shrinks with increasing temperature.
The positive expansion material is formed of an oxide. Examples of the oxide serving as the positive expansion material include aluminum oxide, titanium oxide, and yttrium oxide.
Thus, by using the above-mentioned material for the positive expansion material and using a material having a larger negative expansion coefficient than that of eucryptite for the negative expansion material as described later, the Young's modulus is higher than that of the conventional one. A low thermal expansion material is obtained.
The negative expansion material consists of zirconium tungstate phosphate or zirconium tungstate. Thus, since eucryptite is not used as the negative expansion material and the negative expansion mechanism is different from the conventional one, problems due to microcracks do not occur. Therefore, it is possible to prevent a change in flatness due to microcracks over time. Moreover, chemical resistance can be improved. The thermal expansion coefficient of zirconium tungstate phosphate is −4.0 × 10 −6 (1 / K) at 20 ° C. to 100 ° C., and the thermal expansion coefficient of zirconium tungstate is −8.0 × 10 6. -6 (1 / K).
The low thermal expansion ceramic having such a configuration has a thermal expansion coefficient in the range of at least 20 ° C. and 100 ° C. at −2 × 10 −6 (1 / K) to 2 × 10 −6 (1 / K). it can. Thereby, it can utilize as a material of a sufficiently low thermal expansion coefficient. In particular, the low thermal expansion ceramic is preferably used in a semiconductor manufacturing process as an exposure apparatus stage or the like. Thereby, it is possible to realize an exposure apparatus stage that has low thermal expansion, excellent chemical resistance, and can maintain flatness.
[Production method of low thermal expansion ceramics]
Next, the manufacturing method of the low thermal expansion ceramics comprised as mentioned above is demonstrated. First, the raw material of the negative expansion material consisting of zirconium tungstate phosphate or zirconium tungstate is mixed in a predetermined composition. As the phosphorus source of zirconium tungstate phosphate, phosphate is preferable, and calcium phosphate, sodium phosphate and the like can be mentioned. Ammonium phosphate which does not remain as an impurity in the calcined body after calcining is more preferable. As the tungsten source, tungsten trioxide or tungstate, for example, ammonium tungstate is preferable. As a zirconium source, a zirconium compound is preferable, and zirconia and zirconium chloride are more preferable.
As a tungsten source of zirconium tungstate, tungsten trioxide or tungstate, for example, ammonium tungstate is preferable. As a zirconium source, a zirconium compound is preferable, and zirconia and zirconium chloride are more preferable.
For mixing, it is preferable that each raw material powder is put in a ball mill together with a ball such as an ethanol solvent and a resin ball and wet-mixed. In addition to the ball mill, mixing may be performed with a mortar or a planetary ball mill. And the raw material of the negative expansion material obtained by mixing is calcined.
Next, the calcined body of the negative expansion material is mixed and pulverized. This method includes ball milling with zirconia balls, planetary ball mill grinding, and grinding by various grinding methods such as stamp mills, and after adjusting the particle size, a positive expansion material is added and ball mill mixing using resin balls is used. There are a method of mixing by various methods, a method of adding a positive expansion material to a calcined body of a negative expansion material, and performing mixing and pulverization by a ball mill with zirconia balls.
From the viewpoint of precisely adjusting the particle size of the negative expansion material, a method of mixing after the negative expansion material is adjusted in advance is suitable. On the other hand, from the viewpoint of workability, a method in which a positive expansion material is added to a calcined body of a negative expansion material and pulverized and mixed is suitable.
When pulverizing with a ball mill, zirconia balls are preferred. When alumina balls other than zirconia balls are used, for example, contamination is likely to occur, and a predetermined thermal expansion coefficient may not be obtained. Details of the particle size adjustment of the negative expansion material will be described later. Then, the mixed material is molded and fired in an air atmosphere. By such a process, flatness can be maintained and a low thermal expansion ceramic excellent in chemical resistance can be produced.
In the molding process, molding can be performed by various molding methods such as uniaxial pressure molding, isostatic pressing, cast molding, and the like. In the firing step, firing is preferably performed at a firing temperature of 1300 ° C. or lower. More preferably, it is between 1150-1300 degreeC. This can prevent tungsten in the negative expansion material from becoming tungsten oxide and decomposing at a high temperature. It is preferable that the temperature increase rate in the firing step is 100 ° C./hr or more and 800 ° C./hr or less. Thereby, the low thermal expansion ceramics of a dense sintered body can be manufactured.
[Particle size of mixed powder]
About compounding a negative expansion material with a large expansion coefficient to the negative side of the expansion coefficient of eucryptite with a positive thermal expansion material, because the difference between the positive expansion and the negative expansion is too large, abnormal cracks can occur. Conventionally, it has not been realized as a low thermal expansion material. This is partly because the negative expansion material is not sufficiently sintered. That is, the negative expansion material is difficult to sinter if the particles are too coarse, and is difficult to sinter even if the particles are too fine.
FIGS. 1A and 1B are schematic views showing the state of sintering of the negative expansion material. The broken lines in the figure indicate the particle combinations of interest for sintering. For example, as shown in FIG. 1A, when the negative expansion material is fine particles and the particle size of D50 is 1.5 μm or less, the
In the low thermal expansion ceramic of the present invention, the occurrence of abnormal cracks is prevented by adjusting the particle size of the negative expansion material. That is, the D50 particle size of the powder after mixing and pulverization is controlled to 2.0 to 5.0 μm, or the particle size distribution of D90-D10 is controlled to 4.0 to 13.5 μm. As a result, the negative expansion material is densified. By setting the D50 particle size to 2.0 to 5.0 μm or the particle size distribution of D90 to D10 to 4.0 to 13.5 μm, the negative expansion material can be sufficiently sintered, and abnormal cracking of the low thermal expansion material can be generated. Can be prevented.
[Example]
Based on the manufacturing method described above, a negative expansion material and a positive expansion material were blended in the blending amounts shown in Tables 1 to 4 to produce a low thermal expansion ceramic. And the relative density was measured for the sample of the obtained sintered compact by the Archimedes method. Moreover, when the thermal expansion coefficient in 20-100 degreeC of the obtained low thermal expansion ceramic was measured, it is -2.0 * 10 < -6 > (1 / K) or more and 2.0 * 10 < -6 > (1 / K) or less. It was confirmed that it was in the range. The thermal expansion coefficient was measured by a method defined in JIS R3251 “Method for measuring linear expansion coefficient of low expansion glass using laser interferometer”.

As described above, it was verified that it was possible to produce dense low thermal expansion ceramics in each of the above formulations. As a result, it has become possible to provide a low thermal expansion ceramic that can prevent a change in flatness with time and improve chemical resistance.
