エッチング加工法による開口部50の形成方法としては、樹脂層20の金属板10が形成されていない側の面上にレジスト材を塗工し、開口部50の開口形状に対応するマスクを用いて当該レジスト材をマスキングし露光、現像して、レジストパターンを形成する。次いで、このレジストパターン及び、金属板10をエッチングマスクとして用いて、樹脂層20を、金属板10の凹部11の表面が露出するまで、換言すれば、樹脂層20が貫通するまでエッチング材を用いてエッチング加工する。次いで、エッチング加工終了後にレジストパターンを洗浄除去することで、開口部50を有する樹脂マスク25を形成することができる。樹脂層20のエッチングに用いるエッチング材としては、例えば、上記第1実施形態の製造方法の「金属マスクを形成する工程」で説明した、樹脂材料を除去可能なエッチング材等を用いることができる。なお、エッチング加工法は、エッチング材が進行する方向、換言すれば深さ方向に向かって、幅方向のエッチング量が減少していく性質を有することから、開口部50の断面形状は、図7(b)に示すように蒸着源側に向かって狭くなる断面形状となる。

具体的には、図3(f1)に示すように、金属マスク15となる金属板10の他方の面にレジスト材30を塗工し、所定の開口形状を有するマスク41を用いて当該レジスト材をマスキングし、露光、現像する。これにより、図3(g1)に示すように、金属板10の他方の表面にレジストパターン32を形成する。そして、当該レジストパターン32、及び樹脂マスク25を耐エッチングマスクとして用いて、金属板10の他方の面を上記凹部11と一体になるまでエッチング加工し、該エッチング加工終了後にレジストパターン32を洗浄除去する。これにより、図3(h1)に示すように、金属板10に凹部11と一体化したスリット16が形成された金属マスク15が得られる。そして本工程を経ることで、スリット16が設けられた金属マスク15と、蒸着作製するパターンに対応した開口部50が設けられた樹脂マスク25と、が積層されてなる蒸着マスク100が製造される。また、上記第1実施形態と同様に、2段階エッチング法によってスリット16が形成されることから、高精細なスリット16を歩留まり良く形成することができ、また、図6(c)に示すように、スリット16の断面形状を蒸着源側に向かって広がりをもつ形状とすることができる。

樹脂マスク25に設けられた開口部50は、金属板10に最終的に形成されるスリット16よりもその開口は小さいことから、開口部50側から、金属板10をエッチング加工してスリット16を形成することは非常に困難である。したがって、金属板10にスリット16を形成するエッチング加工は、図3(g1)に示すように金属板10の樹脂マスク25が形成されていない側の面から行う必要がある。つまり、片面側からのエッチング加工を行う必要がある。この片側面側からのエッチング加工では、スリット16が形成される段階で用いられるエッチング材が、スリット16内、或いは最終的にスリット16となる凹み部内にそのまま滞留し、劣化したエッチング材によってスリット16の端面のエッチングが行われることとなるが、本発明の製造方法では、図4(a)、(b)に示すように樹脂マスク25の開口部50が、フレッシュなエッチング材を導入させる役割を果たし得ることから、上記で説明したように、高精細なスリット16を形成することができる。
