CZ法により育成した初期酸素濃度12.0×1017atoms/cm3を有する直径450mmのシリコン単結晶から切り出したシリコンウェーハに対して、表1に示す条件の下で、アルゴン雰囲気中で1200℃の温度にて、次いで、100%濃度の酸素雰囲気中で1200℃の温度にて熱処理を施した。その後、熱処理を施した各シリコンウェーハに対して、表面から1,1.5,2,4,6,8,10,14および18μmの厚さだけそれぞれ再研磨を施し、各研磨後にレーザーパーティクルカウンタにより表面に存在するCOPの数を測定した。COPが観察されなかった表面からの深さ領域(μm)を表2に示す。表2から、表1のB1〜B14(発明例1〜14)の条件の下で熱処理を施したウェーハについては、4μm研磨することにより、COPが存在しない無欠陥層を含むシリコンウェーハを製造できることが分かる。更に、アルゴン雰囲気および酸素雰囲気中での熱処理時間を30分〜2時間とすることにより、2μmの厚みだけ研磨することにより、表層域にCOPが存在しない無欠陥層を含むシリコンウェーハを製造できる。一方、A1〜A6の条件の下で熱処理を施したウェーハ(比較例1〜6)については、どの深さ領域においてもCOPが観察された。
