Description
The present invention, notebook personal computers, smart phones, a manufacturing method and apparatus for heat radiation film used for dissipating the heat generated from the electronic components to the outside efficiently in small electronic devices such as mobile phones.
Small electronic devices such as notebook computers, smartphones, and mobile phones that are becoming more sophisticated and multifunctional have to be closely packed with electronic components such as microprocessors, image processing chips, and memory. In order to prevent the operation, heat dissipation of those electronic components has become important.
As a heat-dissipating sheet for electronic parts, JP-A-2006-306068 (Patent Document 1) includes at least a graphite film and an adhesive resin composition, and the adhesive resin composition is a heat-curable vinyl polymer. A conductive sheet is disclosed. This graphite film is obtained by heat-treating (a) expanded graphite produced by the expanding method, or (b) polyimide film or the like at a temperature of 2400 ° C. or higher. A graphite film made of expanded graphite is prepared by immersing graphite in an acid such as sulfuric acid to produce a graphite intercalation compound, foamed by heat treatment to peel off the graphite layer, washing the resulting graphite powder to remove the acid, It is obtained by rolling the obtained thin film-like graphite powder. However, the film strength of the graphite film made of expanded graphite is insufficient. Moreover, although the graphite film obtained by heat processing, such as a polyimide film, has high heat dissipation, it is expensive.
Japanese Patent Application Laid-Open No. 2012-211259 (Patent Document 2) is a heat conductive sheet containing a graphite piece, and the graphite piece includes a plurality of first graphite pieces obtained by cutting a pyrolytic graphite sheet into an elongated shape, There is disclosed a heat conductive sheet comprising a second graphite piece smaller than the short side length of the graphite piece, wherein at least the first graphite piece connects both surfaces of the heat conductive sheet. This heat conductive sheet is obtained, for example, by blending and extruding the first and second graphite pieces with a mixture of an acrylic polymer and a solvent. However, a heat conductive sheet obtained by extrusion molding has a large resin volume fraction, and thus sufficient heat dissipation cannot be obtained.
JP-A-2006-86271 (Patent Document 3) is a heat dissipating sheet obtained by binding graphite with a binder resin (for example, amorphous saturated copolyester) having a glass transition temperature of −50 ° C. to + 50 ° C. Thus, a heat radiating sheet having a graphite / binder resin mass ratio of 66.7 / 33.3 to 95/5 and a sheet thickness of 50 to 150 μm is disclosed. This heat-dissipating sheet is obtained by applying a slurry of graphite / binder resin / organic solvent on the release layer of the release agent-coated film, removing the organic solvent by hot air drying, and then pressing at a pressure of 30 kg / cm 2 , for example. It is made by doing. Patent Document 3 describes that heat conductivity is improved by pressing a sheet of graphite / binder resin. In Patent Document 3, a slurry of graphite / binder resin / organic solvent is applied at a time. However, it has been found that the distribution of graphite becomes non-uniform after one application. Moreover, since the mass ratio of graphite / binder resin is not so high in the examples (80/20 in Example 1 and 89/11 in Example 2), the high thermal conductivity inherent to graphite cannot be sufficiently extracted.
Japanese Patent Application Laid-Open No. 11-1621 (Patent Document 4) discloses a solid composite for a heatsink containing flaky highly oriented graphite particles and a binder polymer polymerized under compression and having high thermal conductivity. Yes. This solid composite mixes flaky graphite with a thermosetting monomer, such as an epoxy resin, to form a composition containing at least 40% by volume of graphite, and sufficient pressure to align the graphite approximately parallel. Is produced by polymerizing the monomer while compressing the composition. Patent Document 4 describes that the volume fraction of graphite in the composite material can be from 40% to 95%, but 55 to 85% is preferable. However, an epoxy resin containing flaky graphite at a high concentration of 95% has a problem that the distribution of the flaky graphite becomes non-uniform. Therefore, Patent Document 4 only describes the experimental results when the volume fraction of flaky graphite is 60%.
If the graphite distribution is non-uniform as described above, the heat dissipation film cannot exhibit sufficient heat dissipation performance. In addition, industrially manufactured heat dissipation films are usually cut into a predetermined shape and size and then placed in a small electronic device. Therefore, if the distribution of graphite is uneven, There is also a problem that the performance varies.
Accordingly, a first object of the present invention is to provide a method for producing an inexpensive heat radiation film at a low cost, in which the distribution of graphite is uniform and heat generated from electronic components in a small electronic device can be efficiently and uniformly dissipated. Is to provide.

As a result of diligent research in view of the above object, the present inventor has developed a thin flake by spraying a dispersion containing flaky graphite having a good thermal conductivity and a small amount of a binder resin on a substrate in a plurality of times. It was discovered that a uniform heat-dissipating film of graphite flakes was formed by forming a uniformly dispersed coating film and then rolling this coating film. I came up with the invention.

The heat dissipating film obtained by the method of the present invention has a heat transfer layer containing flaky graphite dispersed substantially parallel and uniformly bonded by a very small amount of binder resin, and thus has a high thermal conductivity. The method and apparatus of the present invention forms a heat transfer layer by applying a dispersion containing flaky graphite and a very small amount of a binder resin in a plurality of times, so that the heat transfer layer is flaky graphite. It is possible to produce a heat dissipating film having a uniform distribution and having no variation in performance. Furthermore, since the heat transfer layer is formed on the plastic film by a coating method using a binder resin, the heat dissipation film can be manufactured at low cost. The heat dissipation film having such characteristics is suitable for use in small electronic devices such as notebook computers, smartphones, and mobile phones.

Unless otherwise specified, the description relating to one embodiment is applicable to other embodiments. The following description is not limited, and various modifications may be made within the scope of the technical idea of the present invention.

(a) Flaky graphite Flaky graphite has a plate-like multilayer structure in which benzene rings are two-dimensionally connected. Because flaky graphite has a hexagonal lattice structure, each carbon atom is bonded to three carbon atoms, and one of the four outer electrons used for chemical bonding is in a free state (free electrons and Become). Since free electrons can move along the crystal lattice, the
Since the flaky graphite is plate-shaped, its diameter is the diameter of the plate surface portion. As shown in FIG. 2, since the outline of the plate surface portion of the

(b) Binder resin The binder resin used in the present invention is not particularly limited as long as it is soluble in an organic solvent and can uniformly disperse flaky graphite, and even a thermoplastic resin or a thermosetting resin (or a photocurable resin). Resin). Examples of the thermoplastic resin that can be used in the present invention include acrylic resins such as polymethyl acrylate and polymethyl methacrylate, polystyrene, polycarbonate, polyvinyl chloride, and ABS resin, among which polymethyl methacrylate and polystyrene are preferable. Examples of thermosetting resins that can be used in the present invention include epoxy resins, phenol resins, unsaturated polyester resins, alkyd resins, and polyurethanes. Examples of the photocurable resin that can be used in the present invention include diacrylates and triacrylates. In the case of a thermosetting resin and a photocurable resin, it is preferably dissolved in an organic solvent in an oligomer state.
(c) Composition ratio The smaller the mass ratio of the binder resin / flaky graphite, the higher the
(d) Uniform distribution of flaky graphite If the distribution of flaky graphite in the
When flaky graphite agglomerates in the coating layer, a flaky graphite agglomerated area and a flaky graphite absent or dilute area are generated. If the flaky graphite is not present or there is a dilute region, the thermal conductivity of the entire heat transfer layer is lowered, so that the flaky graphite must be dispersed as uniformly as possible.
The heat dissipation film can also function as an electromagnetic wave shielding film. In order to exhibit a sufficient electromagnetic shielding function, the surface resistance of the

(2) Plastic film The resin that forms the plastic film is not particularly limited as long as it has insulation, sufficient strength, flexibility, and processability. For example, polyester (polyethylene terephthalate, etc.), polyarylene sulfide (polyphenylene sulfide, etc.) , Polyethersulfone, polyetheretherketone, polyamide, polyimide, polyolefin (polypropylene, etc.) and the like. The thickness of the plastic film may be about 5 to 20 μm.
Since the heat radiation sheet obtained by the method of the present invention is relatively large, when it is mounted on a small electronic device, it is cut to an appropriate size. At this time, it is preferable to use a cutter having flat portions on both sides of the blade so that the

[2] Manufacturing method of heat dissipation film
(1) Preparation of flaky graphite dispersion A dispersion containing flaky graphite, a binder resin and an organic solvent is prepared by mixing an organic solvent solution of a binder resin with an organic solvent dispersion of flaky graphite. Is preferred. This is because the flaky graphite tends to aggregate, and if the flaky graphite and the binder resin are simultaneously mixed with an organic solvent, the flaky graphite may be aggregated. In the flaky graphite dispersion obtained by mixing both solutions, the concentration of the flaky graphite is preferably 5 to 25% by mass, more preferably 8 to 20% by mass, and most preferably 10 to 20% by mass. The mass ratio of the binder resin / flaky graphite is 0.01 to 0.1. The mass ratio of the binder resin / flaky graphite does not change between the dispersion and the heat transfer layer.
As the organic solvent used in the dispersion liquid, an organic solvent that easily disperses flaky graphite, dissolves the binder resin, and easily evaporates in order to shorten the drying time is preferable. Examples of such organic solvents include ketones such as methyl ethyl ketone, aliphatic hydrocarbons such as hexane, aromatic hydrocarbons such as xylene, and alcohols such as isopropyl alcohol. Of these, methyl ethyl ketone, xylene and the like are preferable. These may be used alone or in combination.
(2) Dispersion application / drying Once a dispersion of a desired concentration is applied to a plastic film, the
As a result of intensive studies, it was found that the
The amount of the dispersion applied at one time is preferably 5 to 15 g / m 2 , more preferably 7 to 12 g / m 2 as the weight per unit area of the flaky graphite. When the coating amount of the dispersion is less than 5 g / m 2 , it takes too much time to form the
After the
When the second dispersion liquid is applied onto the dried
(3) Replacing the plastic film The plastic film forming the flaky graphite coating layer is required to have sufficient mechanical strength and heat resistance because it undergoes a lamination process and a thermocompression bonding process, and therefore must be relatively thick. However, if the plastic film is thick, the heat dissipation film does not have sufficient thermal conductivity. Therefore, it is necessary to replace the plastic film on which the coating layer is formed with a thinner plastic film. Hereinafter, the plastic film for forming the coating layer is referred to as a first plastic film, and the plastic film used for the replacement is referred to as a second plastic film.
As described above, the first plastic film 12 requiring sufficient mechanical strength and heat resistance is preferably a film made of a relatively thick heat-resistant resin. As the heat resistant resin, polyethylene terephthalate, polyimide and the like are preferable. The thickness of the first plastic film 12 is preferably 30 to 100 μm. In the case where the second plastic film 13 is replaced, the first plastic film 12 can be reused after peeling.
The second plastic film 13 preferably has a sealant layer so as to be firmly heat-sealed to the

The chamber 4 is provided with a pair of opening
In the
Next, the first
By laminating the first
The laminating rolls 46a and 46b are preferably heated to a high temperature so that the coating layers 11a and 11b are completely fused together by laminating. The temperature of the laminating rolls 46a and 46b varies depending on the type of the binder resin, but is generally preferably 100 to 250 ° C, more preferably 150 to 200 ° C. The pressure of the
On the other hand, for the new portions of the first
As shown in FIGS. 4 and 5, in the
Therefore, the laminated film 1 ′ obtained through the
The thermocompression-
The first
As shown in FIG. 6, on the downstream side of the

(2) Second Device FIGS. 7 and 8 schematically show a second device for producing a heat dissipation film. The second apparatus is an

(3) Third Device FIG. 9 schematically shows a
In the

The thermal conductivity (W / mK) of the heat dissipation film 1 was calculated as a product of the thermal diffusivity and the heat capacity (density × specific heat) by obtaining the thermal diffusivity (m 2 / s) by the laser flash method. As a result, the heat conductivity of the heat dissipation film 1 was 215 in the in-plane direction and 1.6 in the thickness direction.
