Si基板上に0.1μm厚のSiO2が形成された基板表面に、20nm厚のTi密着層及び0.1μm厚のPt下部電極を、スパッタ法にて形成した。次いで、PLD法にて、0.5μm厚の(Zn,Li,V)O膜を、組成が(Zn0.95Li0.01V0.04)Oとなるように、基板温度300℃の条件で成膜し、成膜された膜についてXRDによる結晶構造解析を実施した。その結果、c軸配向のウルツァイト型の結晶構造であることが確認された。

実施例1と比較例1で得られた圧電素子に対して、実効的な圧電定数d33値を測定した。d33値は、走査プローブ顕微鏡(AFM)における電圧ー歪曲線の傾きから求めた。AFMによる測定では、上部電極の表面に、AFMのプローブを接触させておき、電圧印加時の伸びをプローブの上下方向の移動量から求めた。測定周波数は1kHzとし、測定の精度を上げるため、サイドエッチングを行って実施した。その結果、実施例1の圧電素子では、d33=40pm/V,比較例1では、d33=10pm/Vであった。
