前記基板処理機構において、前記活性種含有処理液と前記基板との反応によって活性種を生じさせつつ当該基板を処理する基板処理システムであって、
前記基板処理機構において前記基板を処理した後の活性種含有処理液を回収する処理液回収機構と、
前記処理液回収機構により回収された前記活性種含有処理液を、前記基板処理機構に供給すべき活性種含有処理液として、前記処理液供給機構に戻す処理液戻し機構と、
前記基板処理機構において使用される活性種含有処理液が前記基板を処理する処理液として有効であるか否かを判定する判定手段と、
該判定手段により前記活性種含有処理液が前記基板を処理する処理液として有効でないと判定されたときに、前記処理液供給機構から前記基板処理機構に供給すべきであった前記活性種含有処理液を前記貯液機構に送る移送機構とを有し、
