Description
The present invention relates to a burner used for exhaust gas treatment, and more particularly to an exhaust gas treatment burner suitable for exhaust gas treatment that requires high temperatures of about 1,500 ° C. and an exhaust gas treatment apparatus using the burner.
As a burner attached to a furnace or a combustor, it has a tubular combustion chamber with an open end, a nozzle that blows a fuel-containing gas in the vicinity of the closed end of the rear end of the combustion chamber, and an oxygen-containing gas such as air (combustion support) A non-premixed tubular flame burner using an electric heater as an ignition source is known in which a nozzle for injecting a gas is provided in the tangential direction of the inner peripheral surface of the combustion chamber (patent) See references 1 and 2.)
According to such a technique, since an electric heater that does not cause a misfire like a pilot burner is used as an ignition source, a tubular flame burner having high safety and reliability can be provided.
However, the conventional tubular flame burner has the following problems.
That is, when such a burner is used as a heat source for an exhaust gas treatment device that removes exhaust gas discharged from a semiconductor manufacturing process, there is no difference from a conventional flame combustion type exhaust gas treatment device, and a large air volume treatment of exhaust gas is possible. Although it exists, the temperature in the furnace which processes this waste gas can only be raised to about 800 degreeC. For this reason, when pyrolyzing exhaust gas, heat such as CF 4 (carbon tetrafluoride), which requires a high temperature of about 1,400 to 1,500 ° C., even when the processing air volume is limited to 250 liters / minute or less. The problem inherent to the flame combustion method, which is said to be unsuitable for decomposition, has not been solved.
As a technique for solving such problems of the flame combustion type exhaust gas treatment apparatus, there is an electrothermal oxidation decomposition type technique using an electric heater as a heat source. If it is an electrothermal oxidative decomposition type exhaust gas treatment device, simply select the type of electric heater (for example, select one that uses silicon carbide as a heating element as an electric heater) and easily and easily clean a high temperature of about 1500 ° C. Can be created. However, even in this electrothermal oxidative decomposition type exhaust gas treatment device, only the power with a relatively high energy unit price is used as an energy source, so there is a problem that there is a limit to energy saving and the efficiency of large capacity exhaust gas. There was a problem that it was not good at a general abatement treatment.
Therefore, the main problem of the present invention is a high temperature environment of about 1,500 ° C. which has high safety and reliability and which cannot be realized by a flame burner using air as a combustion supporting gas among conventional flame burners. It is also possible to provide a highly efficient exhaust gas treatment burner that is easy to produce and excellent in economic efficiency. Moreover, the further subject of this invention is providing the waste gas processing apparatus which can perform the efficient thermal decomposition (detoxification) process of a large volume waste gas using such a waste gas processing burner.
In order to achieve the above object, according to the present invention, for example, as shown in FIGS. 1 to 3, an exhaust gas treatment burner is configured as follows.
That is, the
The
The present invention has the following effects, for example.
Since the
Further, the
For example, as shown in FIG. 2, it is preferable to add the following configuration to the present invention.
That is, the
In this case, the flame generated inside the
Further, in the present invention, for example, as shown in FIG. 3, a
In this case, the time during which the exhaust gas E stays in the electrothermal decomposition zone Z can be extended, and the thermal decomposition of the exhaust gas E can be further ensured.
Moreover, the exhaust gas treatment apparatus according to the second invention is an apparatus using the above-described exhaust gas treatment burner. For example, as shown in FIG. 1, the exhaust gas treatment apparatus is configured as follows.
That is, a reactor 42 provided with the exhaust gas treatment burner, a
According to the present invention, a high temperature environment of about 1,500 ° C., which has high safety and reliability, and could not be realized by a flame burner using air as a supporting gas among conventional flame burners (ignition) A high-efficiency exhaust gas treatment burner with excellent economic efficiency that can be easily created simply by selecting the type of electric heater (which functions as a power source) and such exhaust gas treatment burners, It is possible to provide an exhaust gas treatment apparatus capable of efficient thermal decomposition (detoxification) treatment.

The exhaust

Here, the exhaust

The

The
The
As described above, the shower
The outlet scrubber

In the exhaust
Next, when the exhaust

Then, when the temperature of the inner surface of the electrothermal decomposition region Z in the

According to the exhaust

In addition, said embodiment can be changed as follows.
