Description
1. (A)エポキシ樹脂、(B)硬化剤、(C)下記構造式(I)及び(II)で示すユニットを有する化合物を含有することを特徴とする封止用エポキシ樹脂組成物。
3. (C)化合物の数平均分子量Mnが、5000〜10000である前項1記載の封止用エポキシ樹脂組成物。
4. 構造式(I)で示すユニットと構造式(II)で示すユニットの重量比(I)/(II)が、3/7〜7/3である前項1〜3のいずれか一項に記載の封止用エポキシ樹脂組成物。
6. (A)エポキシ樹脂100質量部に対して、(C)化合物が5〜20質量部である、前項1〜4のいずれか一項に記載の封止用エポキシ樹脂組成物。
7. (C)化合物が、構造式(I)−構造式(II)−構造式(I)のトリブロック共重合体である前項1〜6のいずれか一項に記載の封止用エポキシ樹脂組成物。
8. (C)化合物が、下記一般式(3)で示される化合物である前項7記載の封止用エポキシ樹脂組成物。
(I)式のR1は、炭素数1〜10のアルキレン基であれば良く、分散性の観点から、R1はプロピレン基であることが好ましい。(II)式のR2、R3は、炭素数1〜10のアルキル基、炭素数6〜10のアリール基、炭素数1〜10のアルコキシ基、エポキシ基を有する炭素数1〜10の1価の有機基、カルボキシル基を有する炭素数1〜10の1価の有機基又は炭素数3〜500のポリアルキレンエーテル基であれば良く、互いに同じ基であっても、異なる基であってもよい。弾性率低減効果の観点からは、アルキル基、アリール基が好ましく、特にメチル基が好ましい。ポリアルキレンエーテル基としては、下記構造式(5)を含む一価の基が挙げられる。
また、前記(C)化合物のユニット比は、弾性率低減、流動性、接着性のバランスの観点から、ユニット重量比が(I)/(II)で3/7〜7/3が好ましく、4/6〜6/4がより好ましく、5/5がもっとも好ましい。この範囲外で、(I)ユニット重量が多く存在すると、流動性が大きく低下する傾向にあり、(II)ユニットが多く存在すると、接着性が低下する傾向にある。なお、ユニット比(I)/(II)は、一般式(3)の(l)/(m1+m2)に相当する。
ビスフェノールA、ビスフェノールF、ビスフェノールS、アルキル置換又は非置換のビフェノール等のジグリシジルエーテル、
スチルベン型エポキシ樹脂、
ハイドロキノン型エポキシ樹脂、
フタル酸、ダイマー酸等の多塩基酸とエピクロルヒドリンとの反応により得られるグリシジルエステル型エポキシ樹脂、
ジアミノジフェニルメタン、イソシアヌル酸等のポリアミンとエピクロルヒドリンとの反応により得られるグリシジルアミン型エポキシ樹脂、
ジシクロペンタジエンとフェノール類との共縮合樹脂のエポキシ化物、
ナフタレン環を有するエポキシ樹脂、
キシリレン骨格、ビフェニレン骨格を含有するフェノール・アラルキル樹脂、ナフトール・アラルキル樹脂等のアラルキル型フェノール樹脂のエポキシ化物、
トリメチロールプロパン型エポキシ樹脂、
テルペン変性エポキシ樹脂、
オレフィン結合を過酢酸等の過酸で酸化して得られる線状脂肪族エポキシ樹脂、脂環族エポキシ樹脂、
硫黄原子含有エポキシ樹脂などが挙げられ、これらを単独で用いても2種以上を組み合わせて併用して用いてもよい。
インドール類の置換基R1としては水素原子、メトキシ基、エトキシ基、ビニルエーテル基、イソプロポキシ基、アリルオキシ基、プロパルギルエーテル基、ブトキシ基、フェノキシ基、メチル基、エチル基、ビニル基、エチン基、n−プロピル基、イソプロピル基、アリル基、プロパルギル基、ブチル基、n−アミル基、sec−アミル基、tert−アミル基、シクロヘキシル基、フェニル基、ベンジル基等が挙げられる。好ましくは水素原子、炭素数1〜3のアルキル基であり、より好ましくは水素原子である。
フェノール類及び/又はナフトール類と、ジメトキシパラキシレン又はビス(メトキシメチル)ビフェニルとから合成される、フェノール・アラルキル樹脂、ビフェニレン骨格含有フェノール・アラルキル樹脂、ナフトール・アラルキル樹脂等のアラルキル型フェノール樹脂、
フェノール類及び/又はナフトール類とジシクロペンタジエンとから共重合により合成される、ジシクロペンタジエン型フェノールノボラック樹脂、ジシクロペンタジエン型ナフトールノボラック樹脂等のジシクロペンタジエン型フェノール樹脂、
トリフェニルメタン型フェノール樹脂、
テルペン変性フェノール樹脂、
パラキシリレン及び/又はメタキシリレン変性フェノール樹脂、
メラミン変性フェノール樹脂、
シクロペンタジエン変性フェノール樹脂、
これら2種以上を共重合して得たフェノール樹脂などが挙げられる。これらを単独で用いても2種以上を組み合わせて用いてもよい。
アセナフチレン変性硬化剤中に含まれる上記アセナフチレン成分の量は5〜40質量%が好ましく、8〜25質量%がより好ましい。5質量%より少ないと難燃性が低下する傾向があり、40質量%より多いと成形性が低下する傾向がある。本発明のエポキシ樹脂組成物中に含まれるアセナフチレン構造の含有率は、難燃性と成形性の観点からは0.1〜5質量%が好ましく、0.3〜3質量%がより好ましい。0.1質量%より少ないと難燃性に劣る傾向にあり、5質量%より多いと成形性が低下する傾向にある。
これらの化合物に、無水マレイン酸、1,4−ベンゾキノン、2,5−トルキノン、1,4−ナフトキノン、2,3−ジメチルベンゾキノン、2,6−ジメチルベンゾキノン、2,3−ジメトキシ−5−メチル−1,4−ベンゾキノン、2,3−ジメトキシ−1,4−ベンゾキノン、フェニル−1,4−ベンゾキノン等のキノン化合物、ジアゾフェニルメタン、フェノール樹脂等の、π結合をもつ化合物を付加してなる分子内分極を有する化合物、
ベンジルジメチルアミン、トリエタノールアミン、ジメチルアミノエタノール、トリス(ジメチルアミノメチル)フェノール等の三級アミン類及びこれらの誘導体、
2−メチルイミダゾール、2−フェニルイミダゾール、2―フェニル−4−メチルイミダゾール、2−ヘプタデシルイミダゾール等のイミダゾール類及びこれらの誘導体、
トリブチルホスフィン、メチルジフェニルホスフィン、トリフェニルホスフィン、トリス(4−メチルフェニル)ホスフィン、ジフェニルホスフィン、フェニルホスフィン等の有機ホスフィン類及び
これらのホスフィン類に無水マレイン酸、上記キノン化合物、ジアゾフェニルメタン、フェノール樹脂等の、π結合をもつ化合物を付加してなる、分子内分極を有するリン化合物、
テトラフェニルホスホニウムテトラフェニルボレート、テトラフェニルホスホニウムエチルトリフェニルボレート、テトラブチルホスホニウムテトラブチルボレート等のテトラ置換ホスホニウム・テトラ置換ボレート、
2−エチル−4−メチルイミダゾール・テトラフェニルボレート、N−メチルモルホリン・テトラフェニルボレート等のテトラフェニルボロン塩及びこれらの誘導体などが挙げられる。
これら硬化促進剤は単独で用いても、2種以上を組み合わせて用いてもよい。
(D)無機充填剤の配合量(含有量)は、成形性、吸湿性、線膨張係数の低減及び強度向上の観点から封止用エポキシ樹脂組成物に対して、65〜95質量%が好ましく、70〜95質量%がより好ましく、75〜92質量%がさらに好ましい。無機充填剤の配合量が65質量%未満では耐リフロー性が低下する傾向がある。
イソプロピルトリイソステアロイルチタネート、イソプロピルトリス(ジオクチルパイロホスフェート)チタネート、イソプロピルトリ(N−アミノエチル−アミノエチル)チタネート、テトラオクチルビス(ジトリデシルホスファイト)チタネート、テトラ(2,2−ジアリルオキシメチル−1−ブチル)ビス(ジトリデシル)ホスファイトチタネート、ビス(ジオクチルパイロホスフェート)オキシアセテートチタネート、ビス(ジオクチルパイロホスフェート)エチレンチタネート、イソプロピルトリオクタノイルチタネート、イソプロピルジメタクリルイソステアロイルチタネート、イソプロピルトリドデシルベンゼンスルホニルチタネート、イソプロピルイソステアロイルジアクリルチタネート、イソプロピルトリ(ジオクチルホスフェート)チタネート、イソプロピルトリクミルフェニルチタネート、テトライソプロピルビス(ジオクチルホスファイト)チタネート等のチタネート系カップリング剤などが挙げられ、これらの1種を単独で用いても2種類以上を組み合わせて用いてもよい。
このような電子部品装置としては、たとえば、リードフレーム上に半導体素子を固定し、ボンディングパッド等の素子の端子部とリード部をワイヤボンディングやバンプで接続した後、本発明の封止用エポキシ樹脂組成物を用いてトランスファ成形等により封止してなる、DIP(Dual Inline Package)、PLCC(Plastic Leaded Chip Carrier)、QFP(Quad Flat Package)、SOP(Small Outline Package)、SOJ(Small Outline J−lead package)、TSOP(Thin Small Outline Package)、TQFP(Thin Quad Flat Package)等の一般的な樹脂封止型IC、テープキャリアにバンプで接続した半導体チップを、本発明の封止用エポキシ樹脂組成物で封止したTCP(Tape Carrier Package)、配線板やガラス上に形成した配線に、ワイヤボンディング、フリップチップボンディング、はんだ等で接続した半導体チップ、トランジスタ、ダイオード、サイリスタ等の能動素子及び/又はコンデンサ、抵抗体、コイル等の受動素子を、本発明の封止用エポキシ樹脂組成物で封止したCOB(Chip On Board)モジュール、ハイブリッドIC、マルチチップモジュール、裏面に配線板接続用の端子を形成した有機基板の表面に素子を搭載し、バンプ又はワイヤボンディングにより素子と有機基板に形成された配線を接続した後、本発明の封止用エポキシ樹脂組成物で素子を封止したBGA(Ball Grid Array)、CSP(Chip Size Package)などが挙げられる。
また、プリント回路板にも本発明の封止用エポキシ樹脂組成物は有効に使用できる。
さらに、上記のMn、重量比(I)/(II)、各ユニットの分子量から、化とう剤[1]〜[7]のm1+m2およびlを概算していくと、表2のようになる。
エポキシ当量196、融点106℃のビフェニル型エポキシ樹脂(ジャパンエポキシレジン株式会社製、商品名YX−4000H)(エポキシ樹脂1)、
水酸基当量199、軟化点89℃のビフェニレン骨格含有フェノール・アラルキル樹脂(明和化成株式会社製、商品名MEH−7851)(硬化剤1)、水酸基当量104、軟化点83℃のトリフェニルメタン型フェノール樹脂(明和化成株式会社製、商品名MEH−7500−3S)(硬化剤2)、
可撓剤1〜10として上記可撓剤[1]〜[7]、比較のために、シリコーンゴム粒子をグラフト層が取り巻いているコアシェル型可撓剤8(三菱レイヨン株式会社製、品番S2001)、コアシェル型可撓剤9(三菱レイヨン株式会社製KS5535)、コアシェル型可撓剤10(三菱レイヨン株式会社製SRK200)、
N−フェニル−γ−アミノプロピルトリメトキシシラン(シランカップリング剤)、
トリ−n−ブチルホスフィンとp−ベンゾキノンとの付加反応物(硬化促進剤1)、
平均粒径21.7μm、比表面積1.3m2/gの球状溶融シリカ(無機充填剤1)、
その他の添加成分として酸化ポリエチレン、モンタン酸エステル、カーボンブラックを用意した。これらを用い、表3、表4に示す配合し、混練温度80〜90℃、混練時間15分の条件でロール混練を行い、封止用エポキシ樹脂組成物を作製した。なお、表2、表3の配合単位は無機充填剤1以外は質量部である。
JSR製キュラストメータを用いて、封止用エポキシ樹脂組成物3gを温度180℃で測定し、トルク曲線の立ち上がりまでの時間をゲルタイム(秒)とした。
封止用エポキシ樹脂組成物を、上記成形条件下、直径50mm×厚さ3mmの円板に成形し、成形後直ちにショアD硬度計を用いて測定した。
EMMI−1−66に準じたスパイラルフロー測定用金型を用いて、封止用エポキシ樹脂組成物を上記条件で成形し、流動距離(cm)を求めた。
200mm(W)×200mm(D)×25mm(H)の上型と200mm(W)×200mm(D)×15mm(H)の下型を有する円板フロー測定用平板金型を用いて、上皿天秤にて秤量した封止用エポキシ樹脂組成物5gを180℃に加熱した下型の中心部にのせ、5秒後に、180℃に加熱した上型を閉じて、荷重78N、硬化時間90秒の条件で圧縮成形し、ノギスで成形品の長径(mm)及び短径(mm)を測定して、その平均値(mm)を円板フローとした。
A&D社製テンシロンを用い、JIS−K−6911に準拠した3点支持型曲げ試験を室温及び260℃にて行い、弾性率を求めた。なお、測定は寸法70mm×10mm×3mmの試験片を用いた。
理学電機製熱機械分析装置(TAS−100)を用い、19mm×3mm×3mmの形状の試験片を用いて昇温速度5℃/minの条件下で測定した線膨張曲線の屈曲点よりガラス転移温度(以下Tgと略す)を求めた。また、Tg以下の傾きとTg以上の傾きからそれぞれ線膨張係数(以下、前者をα1、後者をα2と略す)を求めた。
厚み30μmの東海金属製アルミホイル及び銅箔を金型に敷き、70mm×10mm×3mmの寸法に成形した試験片を用いて、熱処理なし(AM)、175℃/6時間の熱処理あり(AC)としてサンプルを作製、これをA&D社製テンシロンを用いて、アルミホイル及び銅箔を垂直に引き剥がし、その時の力を接着強度(N/m)として測定した。
厚さ1/32インチ(0.8mm)の試験片を成形する金型を用いて、封止用エポキシ樹脂組成物を金型温度180℃、成形圧力6.9MPa、硬化時間90秒の成形条件で成形して、さらに180℃で6時間後硬化を行い、UL−94試験法に従って難燃性を評価した。
9mm×9mm×0.28mmの日立化成工業株式会社製HSG−255(次世代Low−k対応層間絶縁膜;膜ヤング率10GPa)を用いたシリコーンチップおよび、半径28mm,金属厚み0.3mmのクロムめっきを施した銅製ヒートスプレッタを搭載した、外形寸法40mm×40mm×2mm厚のボール・グリッド・アレイ(BGA)パッケージを封止した。8個のパッケージに温度サイクル試験(−65℃/15分⇔+150℃/15分)を行った。Low−kパッケージ内部の剥離状態を日立建機製超音波探査映像装置(HYE−FOCUS)により観測した。試験パッケージ数(8個)に対する不良パッケージ数で評価した。
Claims (3)
- (A)エポキシ樹脂と、
(B)硬化剤と、
(C)下記構造式(I)及び(II)で示すユニットを有する化合物と
を含有し、
前記(C)の化合物が下記一般式(3)で示される化合物であり、
前記(C)の化合物の数平均分子量Mnが、6000〜10968であり、
前記構造式(I)で示すユニットと前記構造式(II)で示すユニットとの重量比(I)/(II)が、5/5〜7/3であり、
前記(A)エポキシ樹脂100質量部に対して、前記(C)の化合物が5〜20質量部であることを特徴とする封止用エポキシ樹脂組成物。
(構造式(I)中、R1は、炭素数1〜10のアルキレン基。)
(構造式(II)中、R2 及びR3は、炭素数1〜10のアルキル基であり、同じ基でも異なる基でもよい。)
(一般式(3)中、lは1〜200の整数、m 1 +m 2 は2〜400の整数。R 1 は、炭素数1〜10のアルキレン基。R 2 及びR 3 は、炭素数1〜10のアルキル基であり、同じ基でも異なる基でもよい。R 4 は、炭素数1〜10の2価の炭化水素基。) - 前記構造式(I)、構造式(II)及び一般式(3)中のR 1 はペンタメチレン基であり、R 2 及びR 3 はメチル基である請求項1に記載の封止用エポキシ樹脂組成物。
- 請求項1又は2に記載の封止用エポキシ樹脂組成物で封止された半導体素子を備えた電子部品装置。
