前記半導体層の第1主面側表面上における前記高濃度拡散領域が形成されていない領域に形成され、前記半導体層との間でショットキー接合を形成するバリアメタル層と、
前記バリアメタル層を覆うように前記半導体層の第1主面側全面に形成され、前記高濃度拡散領域との間でオーミック接合を形成するオーミックメタル層と、
前記高濃度拡散領域の直下にのみライフタイムキラーが導入された局所ライフタイム制御領域とを備え、
