例えば、シリコンウェーハ表面上にシリコンエピタキシャル膜を形成するエピタキシャル処理を行った場合は、エピタキシャル成長炉内の壁面やサセプタ等にアモルファスシリコンや塩化シランポリマー等の副生成物が付着堆積する。このため、エピタキャル成長処理装置からエピタキシャルシリコンウェーハを取り出した後、反応室内のサセプタの表面温度が1150℃〜1200℃となるように赤外線照射し、エピタキシャル成長装置の内部にキャリアガス(水素ガス)とともにHClガスを導入して、熱還元反応により副生成物を除去する。エピタキシャル成長処理後の副生成物の堆積量を正確に把握することは困難なため、シリコンウェーハ表面上に成長させる所定のシリコンエピタキシャル膜量と同等量以上を除去するように、HClガスの濃度、流量、処理時間を調整することで、副生成物を完全に除去することができる。

以下、本発明の実施例について説明する。
まず、従来の中実の天井部9を有するエピタキシャル成長装置(比較例)、および本発明の三重構造の天井部19を有するエピタキシャル成長装置(発明例1〜3)において、反応室内部のクリーニングを行った際の天井部の温度を測定した。反応室内部のクリーニング条件は、サセプタ3の表面温度をパイロメータで測定して表面温度が1170℃となるようにハロゲンランプ4により赤外線照射加熱するとともに、反応室内にキャリアガス(水素ガス)とともに10slmのHClガスを供給するクリーニング操作を10分間行う条件とした。ここで、天井部の温度の計測は、天井部の表面に熱電対を接触させることにより行い、データロガーにて温度データを取得した。また、本発明のエピタキシャル成長装置においては、天井部19の層間にCO2ガスを滞留または通過させた。通過させたCO2ガスの流量は、8slm(発明例1)、4slm(発明例2)であり、CO2ガスを滞留させる場合には、天井部19にCO2ガスを十分に通過させた後にガスの導入を停止した(発明例3)。得られた天井部の温度変化を図4に示す。
図から、従来のエピタキシャル成長装置における単層(中実)構造を有する天井部9の温度は450℃程度までしか上昇しないのに対して、本発明のエピタキシャル成長装置における三層構造を有する天井部19は600℃付近まで加熱されており、赤外線を吸収させた赤外活性ガスにより天井部19が加熱されて温度が上昇していることが分かる。また、天井部19の温度とCO2ガス流量の関係を調べると、CO2ガスの流量が小さい方が天井部19の温度が高く、CO2ガスを滞留させた場合(発明例3)に温度が最も高くなることが分かる。

次に、比較例として従来の中実の天井部9を有するエピタキシャル成長装置を用いてエピタキシャル成長処理を行い、エピタキシャル成長処理後に毎回クリーニング処理を行う操作を繰り返し行った。また、本発明例として本発明の三層構造の天井部19を有するエピタキシャル成長装置を用いてエピタキシャル成長処理を行い、エピタキシャル成長処理後に、天井部19にCO2ガスを滞留させた(発明例3)状態で毎回クリーニング処理を行う操作を繰り返し行った。比較例および本発明例とも、エピタキシャル条件およびクリーニング条件は何れも同じ条件である。具体的には、エピタキシャル成長条件は、キャリアガス(H2ガス)、ソースガス(SiHCl3ガス)およびドーパントガス(B2H6等)を反応室内に供給し、1130℃の高温に熱せられた直径300mmシリコンウェーハ表面に100μmのエピタキシャル膜を成長させた。クリーニング条件は、成長させたエピタキシャルシリコンウェーハを取り出した後、反応室内のサセプタ3の表面温度をパイロメータで測定して表面温度が1170℃となるようにハロゲンランプ4により赤外線照射加熱するとともに、反応室内にキャリアガス(水素ガス)とともに10slmのHClガスを15分間供給するクリーニング操作を行った。
各エピタキシャル成長後に、エピタキシャルウェーハ表面に発生するパーティクル等のLPD(Light Point Defect)欠陥の数を計測した。LPD欠陥の数は、パーティクルカウンタにより計測し、0.13μm以上のサイズを有するもののみをカウントした。得られた結果を図5に示す。
この図から、同じクリーニング処理を施しても、従来の天井部9を有するエピタキシャル成長装置においてエピタキシャル成長した場合には、ランニング回数が増加するにつれてウェーハ1枚あたりのLPD欠陥の数が増加しているのに対して、本発明の天井部19を有するエピタキシャル成長装置によりエピタキシャル成長したウェーハにおいては、ランニング回数が増加してもLPD欠陥の数はほとんど増加しないことが分かる。また、このLPD欠陥の増加を排除するように、定期的にエピタキシャル成長装置を解体し清掃するメンテナンス作業を行う必要があるが、本発明の天井部19を有するエピタキシャル成長装置では、LPD欠陥の増加は軽微であることから、メンテナンス作業頻度を減らすことができ、メンテナンスのコストを低減することができる。
