Description
This invention relates to a method for producing a silicon carbide single crystal ingot for producing a silicon carbide single crystal ingot by supplying a silicon carbide gas on the seed crystal.
Silicon carbide (SiC) has attracted attention as an environmentally resistant semiconductor material because of its physical and chemical properties such as excellent heat resistance and mechanical strength, and resistance to radiation. This SiC is a typical substance having a so-called crystalline polymorphic structure (polytype) having the same chemical composition and taking many different crystal structures, and this polytype is a bond between Si and C in the crystal structure. When the united molecule is considered as one unit, the unit structure molecule is generated due to different periodic structures when stacked in the c-axis direction ([0001] direction) of the crystal. Typical polytypes include 6H, 4H, 15R or 3C. Here, the first number indicates the repetition period of the lamination, and the alphabet represents a crystal system (H is a hexagonal system, R is a rhombohedral system, and C is a cubic system). Each polytype has different physical and electrical characteristics, and application to various uses is considered by utilizing the difference. For example, 6H is a short wavelength light from blue to ultraviolet in recent years. It is used as a device substrate, and 4H is considered to be used as a substrate wafer for high-frequency, high-voltage electronic devices.
However, a crystal growth technique that can stably supply a high-quality, large-area SiC single crystal capable of controlling a large voltage / current with a high yield on an industrial scale has not yet been established. Therefore, practical application of SiC is extremely limited despite the semiconductor material having many advantages and possibilities as described above.
Conventionally, on a laboratory scale, for example, SiC single crystals were grown by a sublimation recrystallization method (Rayleigh method) to obtain SiC single crystals of a size capable of producing semiconductor elements. However, with this method, the area of the obtained single crystal is small, and it is difficult to control its size and shape with high accuracy. In addition, it is not easy to control the crystal polymorph and impurity carrier concentration of SiC.
In order to solve this problem, an improved Rayleigh method has been proposed in which sublimation recrystallization is performed using a SiC single crystal [0001] plane substrate as a seed crystal (Non-patent Document 1). In this method, since the seed crystal is used, the nucleation process of the crystal can be controlled, and by controlling the atmospheric pressure to about 100 Pa to 15 kPa with an inert gas, the crystal growth rate and the like can be controlled with good reproducibility. be able to.
The principle of the improved Rayleigh method will be described with reference to FIG. The
Also, SiC single crystals are grown by heteroepitaxial growth on a heterogeneous substrate (seed crystal) such as silicon (Si) using chemical vapor deposition (CVD). In this method, a large-area single crystal can be obtained, but only SiC single crystal containing many defects (˜10 7 cm −2 ) can be grown due to the lattice mismatch of about 20% with the substrate. It is not easy to obtain a high-quality SiC single crystal.
As described above, when a SiC single crystal ingot is manufactured by supplying a raw material gas (silicon carbide gas) onto a seed crystal and growing the SiC single crystal on the seed crystal, the step of planarizing the seed crystal is performed. Caused by crystal damage on the outermost surface of the seed crystal, and this crystal damage remains, the growth ingot that grows on it is prone to various dislocation defects, which hinders improvement in crystal quality It was. In particular, once a threading-type dislocation (threading screw dislocation, threading edge dislocation) is generated, it propagates through the crystal ingot during crystal growth, so that it becomes a dislocation defect common to all wafers cut out from the ingot. Therefore, in order to suppress the occurrence of various dislocation defects at the interface between the seed crystal and the grown crystal ingot, it is possible to prevent the influence of the crystal damage layer on the outermost surface of the seed crystal or to remove this crystal damage layer. It is necessary and various proposals have been made so far.
As a method for preventing the influence of the crystal damage layer on the outermost surface of the seed crystal, for example, a singular point made of an impurity such as platinum or aluminum on the surface of the seed crystal and functioning as a center of screw dislocation is artificially introduced in advance. Then, by making this singular point function as the center of screw dislocation, a single crystal growth method (Patent Document 1) that suppresses random generation of screw dislocation during crystal growth, or CVD on a silicon single crystal substrate.
In addition, as a method for removing the crystal damage layer, an etching gas such as hydrogen is introduced when a silicon carbide single crystal is heteroepitaxially grown on a seed crystal by a chemical vapor deposition method (high temperature CVD method) at a high temperature. The method of growing the SiC single crystal after cleaning the surface of the seed crystal and exposing the normal surface (
However, any of the above-described methods for preventing the influence of the crystal damage layer or for removing the crystal damage layer sufficiently generates various dislocation defects due to the influence of the crystal damage layer remaining on the outermost surface of the seed crystal. However, it was difficult to produce a satisfactory high quality silicon carbide single crystal ingot.
For example, in the methods of
Further, for example, in the method of
In view of the above problems, the present invention solves the problems caused by a seed crystal in the prior art in a method for producing a silicon carbide single crystal ingot by supplying silicon carbide gas onto the seed crystal, and has good crystallinity. The present inventors can solve the above-mentioned problems caused by the seed crystal in the production of the silicon carbide single crystal ingot, whereby silicon carbide gas is supplied onto the seed crystal and silicon carbide with good crystallinity is obtained. As a result of intensive studies on a method capable of easily producing a single crystal ingot, it is necessary to use a seed crystal having a thin film that contains silicon at least on the crystal growth surface and melts at a temperature lower than the temperature at which the silicon carbide single crystal is grown. Thus, it was found that a silicon carbide single crystal ingot having good crystallinity can be easily produced, and the present invention has been completed.

According to the present invention, a silicon carbide single crystal is produced by a method for producing a silicon carbide single crystal ingot by supplying a silicon carbide gas onto a seed crystal, for example, a sublimation recrystallization method (an improved Rayleigh method) or a high temperature CVD method. When manufacturing an ingot, various dislocation defects generated at the start of growth immediately above the seed crystal can be reduced, whereby a silicon carbide single crystal with good crystallinity can be easily obtained.
Below, the sublimation recrystallization method (improved Rayleigh method) is taken as an example, and the manufacturing method of the silicon carbide single crystal ingot of this invention is demonstrated below.
First, as shown in FIG. 2, an apparatus for producing a silicon carbide single crystal ingot in which the method of the present invention is implemented is made of graphite (usually made of graphite, but with a high melting point material, made of a
The
The
In the method of the present invention, in this crystal growth process, the inside of the
By this thin film heat treatment, as shown in FIG. 4, the
After this thin film heat treatment is completed, the temperature in the
In the method of the present invention, as described above, when the
The advantage of the method of the present invention over the conventional method is that, in the conventional method, as shown in FIG. 5 (a), the crystal growth is performed while the
The method of the present invention is superior to the method of
Further, the method of the present invention is superior to the method of
In the present invention, the pressure inside the
In the present invention, the seed crystal used when producing the silicon carbide single crystal ingot has a thin film on at least the crystal growth surface of the seed crystal made of the silicon carbide single crystal. What is necessary is just to have in a crystal growth surface and cover this crystal growth surface, and may cover the whole surface of a seed crystal from the side surface of a seed crystal to a back surface.
Examples of the seed crystal include silicon carbide single crystal polytypes such as 6H type, 4H type, 15R type, and 3C type, and a crystal structure required for a silicon carbide single crystal ingot for manufacturing purposes. It is selected according to.
Further, the thin film having at least the crystal growth surface of the seed crystal needs to be a thin film containing silicon and melted at a temperature lower than the temperature at which the silicon carbide single crystal is grown. The material of the thin film may be silicon alone or may contain other additive metal elements other than silicon in addition to silicon, but preferably contains silicon containing 50 mol% or more of silicon. It should be a component. A thin film mainly composed of silicon can more effectively remove the above-described crystal damage layer.
Here, the additive metal element other than silicon is not particularly limited as long as it is added to silicon so that the melting temperature of the thin film does not become higher than the temperature at which the silicon carbide single crystal is grown. Preferably, the melting temperature of the thin film is lowered by addition, for example, a group 2A metal element such as magnesium (Mg) and calcium (Ca), scandium (Sc), yttrium (Y), etc. 3A group metal elements, 4A group metal elements such as titanium (Ti) and zirconium (Zr), 5A group metal elements such as vanadium (V) and niobium (Nb), chromium (Cr), molybdenum (Mo), tungsten ( Group 6A metal elements such as W), Group 7A metal elements such as manganese (Mn), Group 8 metal elements such as iron (Fe), cobalt (Co), nickel (Ni), gold (Au), copper (Cu) 1B group metal elements such as zinc, 2B group metal elements such as zinc (Zn), aluminum 3B group metal elements such as mu (Al). From the viewpoint of more efficiently removing the crystal damage layer, the group 4A metal element and the group 6A metal element are more preferable. In particular, the group 4A metal element titanium (Ti) and the group 6A metal element chromium (Cr) are included. Further preferred.
The melting temperature of this thin film may be lower than the temperature at which the silicon carbide single crystal is grown, but in the case of the sublimation recrystallization method (modified Rayleigh method), the temperature at which the silicon carbide single crystal is grown is usually 2000 to 2400 ° C. Therefore, the temperature is preferably 1200 ° C. or higher and 2100 ° C. or lower, more preferably 1200 ° C. or higher and 1600 ° C. or lower. By setting the melting temperature in such a range, the temperature at which the silicon carbide single crystal ingot is produced is set. Control becomes easy.
The thickness of the thin film may be adjusted as appropriate depending on the amount of the crystal damage layer to be removed, but is usually preferably 0.1 μm or more and 1000 μm or less, more preferably 1 μm or more and 100 μm or less. If the thickness of the thin film is less than 0.1 μm, when it is melted, the seed crystal growth plane (the entire wafer surface) may not be covered and islands may be formed, and the crystal damage layer on the entire growth plane may not be removed. On the contrary, if the thickness is larger than 1000 μm, the crystal damage layer on the surface of the seed crystal can be removed by melting, but the components of the thin film may remain on the surface without being completely evaporated. This may cause micropipe (large threading screw dislocation) defects.
The thin film forming method for forming the thin film on at least the crystal growth surface of the seed crystal is not particularly limited, and examples thereof include a vapor deposition method, a sputtering method, a CVD method, and a laser ablation method.
Below, this invention is demonstrated based on an Example and a comparative example.
[Example 1]
A silicon carbide single crystal ingot was manufactured using the silicon carbide single crystal ingot manufacturing apparatus shown in FIG.
In Example 1, first, a seed crystal having a thin film was prepared as a seed crystal used for crystal growth. That is, a 4H polytype silicon carbide single crystal wafer having a [0001] face with a diameter of 76 mm was prepared as a seed crystal. The seed crystal having an offset angle of 4 ° from the [0001] plane was used. This seed crystal is washed and dried, and then a 300 μm-thick thin film (containing 84% silicon and 16% titanium in terms of atomic percentage; melting temperature 1330 ° C.) is a crystal growth surface of the seed crystal by sputtering [0001] Formed on the C surface.
Next, this seed crystal was attached to the inner surface of the crucible lid of the crucible, and the crucible container of the crucible was filled with raw material powder made of SiC crystal raw material powder produced by the Atchison method. After evacuating the inside of the double quartz tube, a current is passed through the work coil, the temperature of the seed crystal is raised to 100 ° C. higher than the melting point of the thin film, and then a thin film heat treatment is performed for 3 hours. It was. Next, high-purity argon (Ar) gas (purity 99.9995%) was introduced as the atmospheric gas, and the pressure in the double quartz tube was maintained at 1.3 kPa throughout the crystal growth. Under this pressure, the temperature was raised again, the seed crystal temperature was raised to the target temperature of 2300 ° C., and then the crystal growth was continued for 45 hours while maintaining the same temperature. During this growth time, the nitrogen flow rate was set to 0.5 × 10 −6 m 3 / sec (at the same flow rate, the nitrogen concentration in the grown crystal was 1 × 10 19 cm −3 ) and maintained until the end of growth. .
The silicon carbide single crystal ingot thus obtained had a diameter of 76 mm and a height of about 20 mm. Further, when this silicon carbide single crystal ingot was analyzed by Raman scattering, it was confirmed that the silicon carbide single crystal having the same 4H polytype as the seed crystal grew over the entire crystal growth surface of the seed crystal. .
Next, the obtained silicon carbide single crystal ingot was subjected to peripheral processing and the like, and then a wafer was cut out with a wire saw so as to be horizontal with respect to the growth direction.
Of the wafers obtained, the portion closest to the seed crystal, that is, the position close to the bottom of the ingot (bottom position), the height of the ingot approximately the center (center position), and the closest to the top of the ingot A total of three wafers were selected from each position (top position), polished with diamond powder and finished to a mirror surface.
These wafers were etched by immersing them in potassium hydroxide molten salt maintained at 520 ° C. for 5 minutes, and when the observed etch pits were observed, 850 / cm 2 at the portion closest to the seed crystal, The height of the ingot was 820 / cm 2 at the center position and 790 / cm 2 at the position closest to the top of the ingot. All of these were found to be significantly less dense than the average value of 5000 to 9000 pits / cm 2 on the wafer obtained by the conventional method. From this result, it was confirmed that high-quality silicon carbide single crystals having various dislocation densities were obtained throughout the ingot.

The results are shown in Table 1 together with the results of Example 1 , Reference Example 2, Examples 3 to 18 and Comparative Example 1.
