Description
The present invention relates to an aluminum bonding member, and more particularly, to an aluminum bonding member that is provided as a cooling member for an electronic component such as a metal-ceramic circuit board, in which a tubular member through which a coolant flows is provided.
Conventionally, as a method of attaching a cooling member such as a heat radiating fin to a metal-ceramic circuit board in which a metal circuit board is bonded to one surface of a ceramic substrate and a metal plate for heat dissipation is bonded to the other surface, a semiconductor chip is soldered. There is a method of soldering one or more ceramic substrates to which a metal circuit board is bonded to a metal base plate (heat radiating plate) or a composite material, and attaching radiating fins to the back surface of the metal base plate with heat radiating grease. Are known. In addition, a method of joining heat radiating fins to a ceramic substrate via a brazing material is also known (see, for example, Patent Document 1). Furthermore, a method has been proposed in which an electronic circuit substrate made of a ceramic or carbon / metal composite material and a cooling device using a liquid or gas as a cooling medium are integrated by casting (for example, see Patent Document 2).
However, in the conventional method of soldering the ceramic substrate to the metal base plate, the heat dissipation is reduced by the solder, and the heat conductivity of the heat dissipating grease used for attaching the heat dissipating fins to the metal base plate is several W / Since it is extremely small as mK, there is a problem that heat dissipation further decreases. In addition, the yield may decrease due to solder voids. Furthermore, the use of solder containing Pb is contrary to the recent trend of Pb-free for preventing environmental pollution.
In addition, the method disclosed in Patent Document 1 uses air-cooling radiating fins, and therefore has a problem that the cooling capacity is generally lower than that of a water-cooled cooling device and it is difficult to stabilize the performance.
The method disclosed in Patent Document 2 almost solves the above-described problem of deterioration of heat dissipation due to solder and heat radiation grease and the problem of using heat radiation fins, but two preform substrates made of ceramics or the like. After grooving a groove, a pipe shaped in advance according to the groove is sandwiched between a preform substrate and temporarily fixed in a mold, and then a molten metal such as aluminum or copper is poured into the mold and cast at high pressure. Since it is necessary, the cost of the mold and the manufacturing apparatus is relatively high, and it may be difficult to homogenize the preform substrate and increase the processing accuracy. Furthermore, the porosity of the preform substrate is 5% or more and less than 50%, and it may be difficult to mechanically join the metal by filling it with a molten metal.
Therefore, in view of such a conventional problem, the present invention aims to provide an aluminum joining member that can be manufactured easily and inexpensively and that can be used as a cooling member having a high cooling capacity. .
As a result of intensive studies to solve the above problems, the present inventors have found that the open ends on both sides of a tubular member made of a material that does not melt at a temperature near the melting point of aluminum or an aluminum alloy are made of aluminum made of aluminum or an aluminum alloy. Opening to the outside of the member, contacting the outer peripheral surface of the portion between these opening ends with the aluminum member, and bonding the ceramic substrate directly bonded with the metal circuit board made of aluminum or aluminum alloy to one surface Thus, it has been found that an aluminum joining member that can be used as a cooling member having a high cooling capacity can be easily and inexpensively produced, and the present invention has been completed.
That is, an aluminum joining member according to the present invention is composed of an aluminum member made of aluminum or an aluminum alloy, and a tubular member that extends inside the aluminum member and has open ends on both sides that open to the outside of the aluminum member. Furthermore, a ceramic substrate in which a metal circuit board made of aluminum or an aluminum alloy is directly bonded may be bonded to the other surface of the aluminum bonding member. Such an aluminum joining member can be used as a cooling member.
Further, in the method for producing an aluminum joining member according to the present invention, a tubular member made of a material that does not melt at a temperature near the melting point of aluminum or an aluminum alloy is placed in the mold so that the opening end portion opens to the outside of the mold. Further, in the method for producing an aluminum joining member according to the present invention, a tubular member made of a material that does not melt at a temperature near the melting point of aluminum or an aluminum alloy is placed in the mold so that the opening end portion opens to the outside of the mold. ADVANTAGE OF THE INVENTION According to this invention, the aluminum joining member which can be used as a cooling member with high cooling capability can be manufactured simply and cheaply.
Hereinafter, an embodiment of an aluminum joining member according to the present invention will be described with reference to the accompanying drawings.
[First Embodiment]
With reference to FIGS. 1-3, 1st Embodiment of the aluminum joining member by this invention is described.
As shown in FIG. 1, the
Such an
The
The
The
By placing the
Next, a method for manufacturing the
Next, after the upper opening of the
Next, the
If the metal-ceramic circuit board is brought into close contact with the
[Second Embodiment]
4 to 6, as a second embodiment of the aluminum bonding member according to the present invention, an aluminum bonding member similar to the
As shown in FIG. 4, the
The
The
The
The
The
By placing the
Next, a method for manufacturing the
Next, after the
Next, the
Next, the
In this embodiment, an aluminum bonding member and a copper-ceramic circuit board can be easily integrated without using solder or heat radiation grease, and an inexpensive copper-ceramic circuit board with a cooling device having good characteristics. Can be produced.
Further, in this embodiment, the
Further, in this embodiment, if special measures are taken such as cooling the circuit board so that the circuit board does not melt when molten aluminum is injected, the aluminum-ceramic circuit board is used instead of the copper-
[Third Embodiment]
7 to 10, as an aluminum bonding member according to a third embodiment of the present invention, an aluminum bonding member similar to the
As shown in FIG. 7, the aluminum joining member 200 of this embodiment has a substantially
The aluminum bonding member 200 is directly contacted and bonded to the other surface of the aluminum-
The

The
The
The
Next, a method for manufacturing the aluminum bonding member 200 using the
Next, after the
Next, the

As described above, in this embodiment, an aluminum-ceramic circuit board with a cooling member can be easily produced simply by placing the
The metal filled in the mold is preferably aluminum or an aluminum alloy, and more preferably has a Vickers hardness of 40 or less. This is to reduce the stress due to the difference in thermal expansion between the ceramic and the metal. If the Vickers hardness exceeds 40, cracks may occur in the ceramic substrate during bonding or heat cycle.
