Description
The present invention relates to an uncooled infrared imaging device having sensitivity in the far infrared region.
In recent years, there has been a demand for infrared imaging devices in various fields such as crime prevention, medical care, nondestructive inspection, and in-vehicle applications, and detection capabilities have been improved. In particular, non-cooling type infrared imaging elements that do not require a cooling device (or called “thermal type”) have been made highly sensitive by various techniques, and have become widespread because of performance, price, and ease of use. In particular, in an in-vehicle application, an uncooled infrared imaging element with a short thermal time constant is required in order to use a moving object as a subject.
In the conventional infrared imaging element, high sensitivity has been promoted by reducing the cross-sectional area of the support that holds the infrared detection unit in a hollow state and reducing heat escape from the detection unit. (For example, refer to Patent Document 1). In addition, a method has been proposed for reducing the heat capacity of the infrared detection unit by etching the insulating film on the infrared detection unit using a sacrificial layer or the like for increasing the sensitivity and thinning the entire pixel region. (For example, see Patent Document 2).
Conventional uncooled infrared imaging devices are manufactured in the same manufacturing process by adding the manufacturing process of the temperature detection unit to the manufacturing process of the signal readout circuit unit that can be manufactured in the manufacturing process of the general-purpose LSI. In this conventional process, a silicon oxide film is deposited between the metal wirings as an interlayer insulating film in order to ensure electrical insulation of the signal readout circuit portion. However, in order to reduce the heat capacity of the infrared detector, an interlayer insulating film for ensuring electrical insulation has been thinned by etching. Therefore, in the conventional manufacturing method, since the pixel portion is thinned by etching the interlayer insulating film in the entire region on the element, the interlayer film on which the wiring portion in the pixel region is deposited is also thinned simultaneously by etching. As a result, For this reason, the interlayer insulating film in the pixel portion needs to be thinned while maintaining a required withstand voltage between the wirings, and thus there is a limit to thinning the interlayer insulating film.
Conventional uncooled infrared imaging devices employ a structure that improves the heat insulation of the detection unit by holding the infrared detection unit in a hollow state, but as described above, to reduce the heat capacity of the detection unit There is a problem that the thermal time constant cannot be lowered so much because of its limitations.
The present invention has been made to solve the above-described problems, and provides a high-sensitivity infrared imaging device capable of high-speed response while ensuring reliability in electrical insulation of a signal readout circuit section. It is an object.
An infrared imaging device according to the present invention is a thermal infrared imaging device having a plurality of pixels arranged on a semiconductor substrate and a circuit for reading an electrical signal from the pixels on the semiconductor substrate, wherein the pixels are p One of the n-type and n-type semiconductor layers is on the other conductive type semiconductor layer, and the temperature is controlled by a planar silicon pn junction diode in which the junction surfaces of both are formed in the vertical and horizontal directions. A detection unit for detecting, a support for holding the detection unit away from the semiconductor substrate, and a pn junction diode and a circuit, and an internal wiring formed of the same wiring layer as the circuit wiring. the thickness of the pn junction diode in the portion to be bonded to the semiconductor layer of the other conductivity type, thinner than the thickness of the pn junction diode in the portion where the internal wiring is bonded to the semiconductor layer of one conductivity type And features.
In the infrared imaging device according to the present invention, since the semiconductor layer constituting the pn junction diode is partially removed by etching, the heat capacity of the detection unit can be reduced. Therefore, highly sensitive infrared detection is possible, and the thermal time constant can be shortened.
Therefore, an infrared imaging device capable of providing an infrared imaging device having a small heat capacity, a high thermal response speed, and high reliability in electrical insulation of the signal readout circuit unit can be obtained.

Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.

First, the overall configuration of the infrared imaging element will be described.
In FIG. 1, the infrared imaging device has a configuration including a
Here, the problem of the portion where the
Further, the thickness h of the
Therefore, in this embodiment, the process of thinning only the detection part in the pixel region is used, and the thinning of the detection part is achieved while sufficiently increasing the thickness of the interlayer insulating film in the multilayer wiring part of the wiring region.
As shown in FIG. 4, the

The infrared imaging element of the present embodiment has a configuration in which a pn junction diode manufactured on an
Next, the operation of the infrared imaging device will be described.
First, when infrared rays emitted from a subject to be imaged by the infrared imaging element are incident on the
Furthermore, the manufacturing method of an infrared imaging element is demonstrated through the order of a manufacturing process using FIGS. 7 to 10 are views similar to the schematic diagrams seen from the cross section of the
First, a silicon substrate is prepared as a substrate. Subsequently, as shown in FIG. 7, a
A manufacturing method after the above-described diode formation step will be described with reference to FIGS. Referring to FIG. 11, MOS type semiconductor elements are formed on a
Subsequently, as shown in FIG. 12, an interlayer insulating film such as silicon oxide to be the
Next, as shown in FIG. 13, the insulating
Next, as shown in FIG. 14, after the
Further, as shown in FIG. 15, a
Finally, as shown in FIG. 16, the
In the manufacturing method of the infrared imaging element in the present embodiment, the semiconductor layer constituting the
As described above, the infrared imaging device manufacturing method according to the present embodiment can provide an infrared imaging device having a small heat capacity, a high thermal response speed, and high reliability in electrical insulation of the signal readout circuit unit. Become.
Further, since the thinning is performed by etching the interlayer insulating film of the detection unit, the heat capacity of the detection unit can be reduced. In addition, in the multilayer wiring portion other than the detection unit, the multilayer wiring portion (including the signal line and the drive line) in the pixel region can have a thickness of an interlayer insulating film having a sufficient breakdown voltage between the wirings. . In the prior art, in order to reduce the heat capacity of the infrared detector, an interlayer insulating film for ensuring electrical insulation has been thinned by etching. Therefore, there is a limit to reducing the film thickness while maintaining the required breakdown voltage between the wirings. However, in this embodiment, it is possible to achieve both as described above.
In the above-described example, an example in which the n-type impurity region of the pn junction diode is selectively thinned is described. Needless to say, the film is selectively thinned.
17 to 20 are schematic views showing cross sections of the pn junction diode according to the second embodiment. In addition, a cut surface is the CC cross section shown in FIG. Here, unlike the first embodiment, a part of the
Compared with the method of thinning the semiconductor layer by oxidation in the first embodiment, the manufacturing method of this embodiment can easily control the thickness of the thinning. Further, since there is no erosion in the lateral direction (direction indicated by an arrow in FIG. 20) due to oxidation, the width of the junction region between the p-
The configuration is the same as that of the first embodiment except that the method for forming the pn junction diode is different. In order to avoid complication of explanation, explanation after this step is omitted. However, as in the first embodiment, the heat capacity is small, the thermal response speed is high, and the reliability of the electrical isolation of the signal readout circuit portion is high. An imaging device can be provided.
