Abstract
Description
The present invention relates to a method for manufacturing a probe card.
A probe unit in which a plurality of probes are provided on a board is mounted on a relay wiring board composed of an ST board (space transformer board) and a guide plate, and the probe unit is connected to the wiring board (main board) via the relay wiring board. ) Is connected to the probe card. The probe is formed by laminating a number of conductors on a probe substrate made of ceramic or the like having a thermal expansion characteristic close to that of a semiconductor wafer.
When mounting a plurality of probe units on the relay wiring board, each probe unit is arranged at a predetermined position on the ST board of the relay wiring board, and the probe board is bonded to the ST board using a resin or the like. Yes.
At this time, since the positioning accuracy of the probe tip is determined by the positioning accuracy of the probe unit with respect to the ST substrate, it is necessary to accurately position the probe unit.
When positioning the probe unit on the ST board of the relay wiring board, the positioning in the plane direction (X, Y direction) is ensured by placing each probe unit using a high-precision mounting machine. can do. In particular, when a probe is formed on a probe substrate using a MEMS (Micro Electro Mechanical Systems) technique, the positional accuracy in the planar direction (X, Y direction) of the probe tip can be ensured.
However, if the probe units have variations in the height direction (Z direction), it is difficult to adjust the variations in the height direction (Z direction) when mounting the probe units on the ST substrate of the relay wiring board. As a result, the probe mounted on the probe card varies in the height direction (Z direction) depending on the probe unit, resulting in a decrease in the positioning accuracy of the probe tip.
In order to solve the conventional problems, the present invention provides a method of manufacturing a probe card that can be joined to a relay wiring board while ensuring accuracy in the height direction of the probe tip.
A method for manufacturing a probe card according to the present invention is a method for manufacturing a probe card in which a plurality of probe units each having a plurality of probes formed on a probe substrate are mounted on one substrate, and a conductor is laminated on the probe substrate. Hereinafter, a method for manufacturing the probe card 10 of the present invention will be described in detail with reference to the drawings. FIG. 1 is a schematic cross-sectional view of the probe unit 1 used in the probe card 10, and FIG. 2 is a schematic plan view of the probe unit 1.
As shown in FIG. 1, the probe unit 1 includes a probe substrate 3, a plurality of cantilever probes 2 provided on the probe substrate 3, a wiring layer 5 provided on the probe substrate 3, and the probe substrate. 3 is composed of a plurality of positioning posts 4 provided on 3.
The probe 2 and the positioning post 4 are formed by laminating a conductor on a probe substrate 3 such as a ceramic substrate using a MEMS (Micro Electro Mechanical Systems) technique. In this embodiment, the conductor Are formed using nickel cobalt (Ni-Co). The probe 2 and the positioning post 4 are formed at the same height, and the tip of the probe 2 and the top of the positioning post 4 are positioned at the same height.
As shown in FIG. 2, the positioning posts 4 are formed at the four corners of the probe substrate 3 so as to surround a plurality of probes 2 arranged vertically and horizontally. The number and arrangement of the probe 2 and the positioning post 4 are not particularly limited, and can be changed as appropriate. However, the number and arrangement of the positioning posts 4 must be such that when the probe unit 1 shown in FIG. 1 is turned upside down (see FIG. 5), the probe substrate 3 can be held horizontally by the positioning posts 4.
Next, a method for accurately forming the probe 2 and the positioning post 4 at the same height on the probe substrate 3 will be described. The procedure is shown in FIGS. 3 and 4, and the probe 2 and the positioning post 4 are simultaneously formed on the probe substrate 3 by using the MEMS technique.
First, as shown in FIG. 3A, a wiring layer 5 is provided on a probe substrate 3 made of a Si substrate, which is a low thermal expansion substrate, and a wiring 23 for connecting the probe 2 and the electrode pad 22 is formed by patterning. To do. Next, as shown in FIG. 3B, a photoresist made of a photosensitive organic material is applied to form a resist layer 11, and a predetermined location according to the shape of the first layer of the probe 2 and positioning post 4 is formed. An opening 12 is provided in the. Then, as shown in FIG. 3C, nickel cobalt is filled into the opening 12 as the conductor 13 by electroplating, and the first layer of the probe 2 and the positioning post 4 is formed. The wiring layer 5 can be the first layer of the positioning post 4 and the conductor 13 can be formed thereon.
Subsequently, as shown in FIG. 3D, the resist layer 11 is removed. Thereafter, a sacrificial layer 14 made of copper is formed so as to cover the wiring layer 5 exposed by removing the resist layer 11, the probe 2 and the first layer of the positioning post 4, and as shown in FIG. The surface of the sacrificial layer 14 is polished until the first layer of the probe 2 and the positioning post 4 is exposed.
Thereafter, the above-described steps (steps shown in FIGS. 3B to 3E) are repeated to form the second to fifth layers of the probe 2 and the positioning post 4, and the step shown in FIG. State shown. Next, as shown in FIG. 4A, a photoresist is applied to form a resist layer 15, and an opening 16 is provided at a predetermined location in accordance with the shapes of the sixth layer of the probe 2 and the positioning post 4. Then, as shown in FIG. 4B, the conductor 16 made of nickel cobalt is filled into the opening 16 by electroplating to form the sixth layer of the probe 2 and the positioning post 4.
Subsequently, as shown in FIG. 4C, the resist layer 15 is removed. Thereafter, the above-described steps (steps shown in FIGS. 4A to 4B) are repeatedly performed to form seventh to ninth layers of the probe 2 and the positioning post 4, and FIG. State shown. The reason why the resist layer is repeatedly formed instead of forming the sacrificial layer made of copper is that the upper layers of the seventh to ninth layers, which are the tips of the probe 2 to be formed later, become smaller. It is.
4D, when the resist layer 17 is removed and the sacrificial layer 14 is further removed, the probe 2 and the positioning post 4 are formed on the probe substrate 3, and the probe unit 1 is completed. .
Thus, when the probe 2 and the positioning post 4 are formed on the probe substrate 3 by using the MEMS technology, the accuracy in the height direction of the probe 2 and the positioning post 4 on the probe substrate 3 is equal, The tip of the probe 2 and the top of the positioning post 4 can have the same height. Further, the positioning post 4 can be formed in the same process as the process of forming the conventional probe on the probe substrate, and the positioning post 4 can be formed without using an extra process.
The plurality of probe units 1 thus formed are mounted on the ST substrate 20 (space transformer substrate) of the relay wiring board 9, and the relay wiring board 9 is arranged at a predetermined interval from the main board 6 to be electrically connected. As a result, a probe card 10 using a plurality of probe units 1 as shown in FIG. 6 is completed.
The probe card 10 has a relay wiring board 9 composed of an ST board 20 on which the probe unit 1 is mounted and a guide plate 21, and the relay wiring board 9 is arranged at a predetermined interval by a guide, using a spring pin or the like. The main board 6 is electrically connected and the reinforcing plate 25 is joined to the main board 6 to reinforce it. The main board 6 is provided with an external terminal 26 and an internal wiring 27 which are connected in contact with the pogo pins of the tester.
A process of manufacturing the probe card 10 (see FIG. 6) using the probe unit 1 will be described. A plurality of probe units 1 in which the probe 2 and the positioning post 4 are formed on the probe substrate 3 by a method using the MEMS technique as described above are prepared, and a flat stage is obtained as shown in FIG. The probe unit 1 is arranged at a predetermined position on the surface 8 such that the surface on which the probe 2 and the positioning post 4 are arranged is on the lower side and the probe unit 1 is supported by the positioning post 4.
When all the probe units 1 are arranged at predetermined positions, as shown in FIG. 5B, the fixing resin 7 is applied to the bottom surfaces of the probe substrates 3 of the plurality of probe units 1 facing upward. Thereafter, as shown in FIG. 5 (c), the ST substrate 20 constituting the relay wiring substrate 9 is pressed from above onto the bottom surface of the probe unit 3 on which the fixing resin 7 of the probe substrate 3 is applied. The probe substrate 3 is bonded to the ST substrate 20 of the relay wiring substrate 9.
At this time, the plurality of probe units 1 vary in height from the back surface of the probe substrate 3 to the tip of the probe 2 due to the difference in the thickness of the probe substrate 3 or the thickness of the resist layer to be applied. In the method of the present invention, since the probe unit 1 is assembled with the tip of the probe 2 as a reference, variations in the height direction are absorbed by the fixing resin 7. In the example of FIG. 5, the probe unit 1 located in the middle has the lowest height, but in the stage of FIG. 5D, the thickness of the fixing resin 7 is the thickest in the probe unit 1 located in the middle. Since the height of the probe unit 1 is automatically aligned, there is no need to adjust the height direction.
When the probe unit 1 is mounted on the ST board 20 of the relay wiring board 9 in this way, the main board 6 is rotated 180 degrees as shown in FIG. Try to be on top. Thereafter, when all the positioning posts 4 are removed and the ST substrate 20 and the electrode pads 22 provided on the probe substrate 3 are electrically connected by the wire wiring 28, the state shown in FIG.
The relay wiring board 9 is formed by joining the ST board 20 on which the laminated wiring is formed and the guide plate 21. Further, the guide plate 21 is held using the guide 24, the relay wiring board 9 is arranged at a predetermined interval from the main board 6 and electrically connected using the connect pins, and the reinforcing plate 25 and the main board 6 are joined. As a result, the probe card 10 as shown in FIG. 6 is completed.
In the probe card manufacturing method of the present invention, it is necessary to finally remove the positioning post 4 as described above. The positioning post 4 does not need to be completely removed, and some traces may remain, but it is preferable to make the positioning post 4 easy to remove. FIG. 8 shows various shapes of the positioning post 4.
FIG. 8A shows that the Au pattern 18 is formed at the lowermost part of the positioning post 4 so that the positioning post 4 can be easily peeled off from the probe substrate 3. FIG. 8B shows that the positioning post 4 is easily separated by making the lowermost layer 19 of the positioning post 4 smaller than the upper layer. FIG. 8C shows a combination of FIGS. 8A and 8B, in which an Au pattern 18 is formed at the lowermost portion of the positioning post 4, and the lowermost layer 19 of the positioning post 4 is further formed. The positioning post 4 can be easily removed by making it smaller than the upper layer.
As described above, the present invention uses the probe unit 1 to manufacture the probe card 10 on which a plurality of the probe units 1 are mounted by the above-described process, so that the height of the tip of the probe 2 mounted on the probe card 10 is increased. It is possible to align all the heights, and a probe card with higher accuracy can be realized.
