Description
The present invention relates to an anodic oxidation of a plasma processing vessel that performs anodizing treatment (alumite treatment) on a plasma processing vessel used when a plasma treatment is performed on an object to be processed such as a glass substrate for a flat panel display (FPD). It relates to the processing method.
In an FPD manufacturing process typified by a liquid crystal display (LCD), various processes such as etching and film formation are performed on an object to be processed such as a glass substrate under vacuum. In order to perform the processing using plasma, a plasma processing apparatus including a processing container that can be evacuated is used. As a material for the plasma processing vessel, aluminum is usually used.
During plasma processing, the inner surface of the plasma processing container may be damaged mainly by the action of plasma or corrosive gas. For this reason, the surface of the aluminum plasma processing vessel is anodized to improve the corrosion resistance. The anodizing treatment is usually performed by immersing a member to be treated in an electrolytic solution containing sulfuric acid or oxalic acid.
By the way, in recent years, there has been an increasing demand for an increase in the size of a substrate for an FPD, and the plasma processing vessel tends to increase in size accordingly. In order to anodize the large plasma processing vessel, it is necessary to prepare a larger electrolytic bath. Recently, a plasma processing vessel for processing a huge substrate with a side exceeding 2 m has been manufactured, and the conventional anodic oxidation treatment is reaching its limit.
As a technique for performing anodizing treatment on a large processing target, for example, in Patent Document 1, a rod-shaped electrode is inserted along the inner surface of a cylindrical body (a sleeve inserted into a cylinder block of an internal combustion engine) to be anodized. In addition, a method has been proposed in which an anodizing treatment is performed by flowing an electrolytic solution into a cylindrical body using the cylindrical body as an anode and a rod-shaped electrode as a cathode.
In the technique of the above-mentioned Patent Document 1, since the electrolytic solution is circulated inside the cylindrical body that is the object of the anodic oxidation treatment, it is not necessary to immerse the entire cylindrical body in the electrolytic solution. For this reason, it is possible to anodize the inner surface of a large cylindrical body without using a large electrolyte bath.
However, the processing target of Patent Document 1 is the inner surface of a vertically long cylindrical body mounted on a cylinder block, and due to its shape, the structure is relatively easy to fill and circulate with an electrolyte. On the other hand, a plasma processing container for performing plasma processing on an FPD substrate has a box shape with an open top, and a side wall and a bottom wall are provided with a substrate loading / unloading port, an observation window, exhaust and power supply. An opening is formed for this purpose. Since the electrolyte contains harmful components such as sulfuric acid, in order to perform anodization using the plasma processing vessel itself as an electrolyte bath, the electrolyte is circulated inside the plasma processing vessel without causing the electrolyte to leak outside. It is necessary to perform anodizing treatment. For this purpose, the opening must be securely sealed.
By the way, the plasma processing is usually performed with the inside of the plasma processing chamber in a vacuum state. For this reason, a sealing member such as an O-ring is provided around the opening of the outer wall surface of the plasma processing container to maintain the airtightness in the processing container. During the plasma treatment, plasma or corrosive gas may circulate through the opening to the position where the seal member is disposed on the outer wall surface. Therefore, when anodizing the plasma processing container, it is necessary to form an oxide film not only on the inner wall surface of the container but also on the outer side (outer wall surface) around the opening.
As described above, in order to perform the anodizing process safely, it is necessary to securely seal the opening, but in order to form an oxide film on the outer wall surface around the opening, It is necessary to immerse it in the electrolyte up to the site. Since it was difficult to satisfy both of these needs, anodization treatment was not performed using the plasma processing vessel itself as an electrolytic solution tank.
The present invention has been made in view of the above circumstances, and a first object of the present invention is to safely and reliably anodize a large-sized plasma processing vessel having an opening. The second object is to perform anodizing treatment on the outer wall surface around the through-opening portion of the plasma processing container in the same manner as the inner wall surface of the plasma processing container.

A site to be installed is provided, and the anodizing treatment may be performed in a state in which the site to be installed is immersed in the electrolytic solution. In this case, a second seal member that prevents leakage of the electrolyte solution is brought into contact with the outer wall surface of the plasma processing container so as to surround at least one of the through-opening portions, and the second seal member is interposed through the second seal member. A lid member may be attached to the outside of the plasma processing container. Furthermore, the arrangement | positioning plan site | part of the said 1st seal member is provided in the outer wall surface around the said through-opening part, and the circumference | surroundings of the arrangement | positioning plan site | part of the said 1st seal member are said 2nd seal members The lid member may be mounted so as to be surrounded by.
Further, in the method for anodizing a plasma processing container according to the present invention, a second sealing member for preventing leakage of the electrolytic solution is applied to the inner wall surface of the plasma processing container so as to surround at least one of the through openings. The lid member may be attached to the inside of the plasma processing container through the second seal member. In this case, the second seal member may be brought into contact between the through opening and the portion where the first seal member is to be disposed.
Further, the method for anodizing a plasma processing container according to the present invention is such that the lid member is attached from the outside in at least one of the through-openings, so that electrolysis communicates with the inside of the plasma processing container. A liquid inflow portion is formed, and the electrolytic solution is caused to flow into the electrolytic solution inflow portion, so that an anodizing process is performed in a state where the outer wall surface around the through-opening portion of the plasma processing vessel is immersed in the electrolytic solution. It may be a thing. In this case, the lid member may have a U-shaped cross section.
In the method for anodizing a plasma processing container according to the present invention, an auxiliary wall is disposed at the upper end of the plasma processing container so as to surround the opening at the top of the plasma processing container, and the water level of the electrolytic solution is The electrolytic solution may be filled and anodized until the auxiliary wall is reached.
In this case, the upper end portion of the plasma processing container is provided with a third seal member to be disposed in order to maintain the inside of the plasma processing container in a vacuum state, and the auxiliary wall May be arranged on the outside so as to surround the planned arrangement site of the third seal member.
In the method for anodizing a plasma processing container according to the present invention, the electrode is formed by a plurality of flat electrodes, and the flat electrodes are connected to the inner surfaces of the side wall and the bottom wall of the plasma processing container. May be arranged in parallel. In this case, an anodizing treatment may be performed by providing an auxiliary electrode inserted into the electrolyte solution inflow portion from the through-opening portion of the plasma processing vessel as the cathode. Furthermore, the auxiliary electrode may have a facing portion formed in parallel to the outer wall surface of the plasma processing container.
In the method for anodizing a plasma processing container according to the present invention, the anodizing process is performed by filling the plasma processing container with an electrolytic solution in a state in which a lid member is attached to the through opening of the plasma processing container. For this reason, it is not necessary to use the electrolytic solution tank, and the anodizing treatment can be performed while reliably preventing leakage of the electrolytic solution from the through opening. Therefore, there is an effect that the anodizing process can be safely and easily performed on a large plasma processing vessel. Moreover, compared with the case where an electrolyte solution tank is used, there exists an effect that the amount of the electrolyte solution to be used and the equipment cost regarding an electrolyte solution tank can be reduced significantly.
Further, in the anodizing method of the plasma processing container according to the present invention, the anodizing process can be performed in a state where the outer wall surface around the through opening is immersed in the electrolytic solution. There is an effect that the anodizing treatment can be performed also on the outer wall portion in which the plasma and the corrosive gas easily circulate through the through opening.
[First Embodiment]
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.
First, a schematic configuration of a plasma etching apparatus provided with a plasma processing vessel to be processed by the anodizing method of the present invention will be described with reference to FIG. As shown in FIG. 1, the
This
A
The
A frame-shaped insulating
Above the
A
At positions close to the four corners in the
Further, the side wall 101b 1 of the
Further, the side wall 101b 2 of the
A
Next, the processing operation in the
Next, the
In this state, high frequency power is applied from the high
After performing the etching process, the application of the high frequency power from the high
In the plasma etching process performed in the
The above problem can be solved by injecting an electrolytic solution into the

In the
Further, the
In the anodic oxidation treatment, the electrolytic solution E is placed in the
Next, taking the
The
Frame-shaped
An O-ring arrangement is provided around the
FIG. 4 illustrates a
As shown in FIG. 4, in the present embodiment, the
2 to 4, the
That is, as shown in FIG. 2, the
A
The
Next, the configuration and operation of the
The
An O-

In the anodizing method of the present embodiment,
Further, in the anodizing method of the present embodiment, the
In the anodizing method of the present embodiment, the
It should be noted that the
[Second Embodiment]
Next, a second embodiment of the present invention will be described with reference to FIG. FIG. 5 is a drawing showing an example of the arrangement of the cathode near the
The shape of the
As described above, the
Although not shown and described, the
Other configurations, operations, and effects in the present embodiment are the same as those in the first embodiment.
As mentioned above, although embodiment of this invention was described, this invention is not restrict | limited to the said embodiment, A various deformation | transformation is possible. For example, the anodic oxidation processing method of the present invention is not limited to a processing container for processing an FPD substrate, but can be applied to a processing container for processing a semiconductor wafer, for example. Further, the present invention can be applied not only to a processing container of a plasma etching apparatus but also to a processing container that performs other plasma processing such as plasma ashing processing and plasma CVD processing.
