アクリル酸ブチル95重量部及びアクリル酸5重量部を常法により共重合させて得られたアクリル系共重合体を含有する溶液にポリイソシアネート化合物(商品名「コロネートL」,日本ポリウレタン製)5量部を加えて、アクリル系粘着剤溶液を調製した。上記で調製した粘着剤溶液を、低密度ポリエチレン製基材フィルム(融点110℃,80μm)のコロナ処理面に塗布した後、80℃で10分間加熱架橋して、厚さ10μmアクリル系接着層(貯蔵弾性率2×105 Pa)を形成した。次いで、当該接着層面にセパレータを貼り合せてダイシング用固定シートを作製した。
(評価試験)
実施例及び比較例で得られたダイシング用固定シートを下記の方法により評価した。結果を表1に示す。
(1)引き剥がし力
ダイシング用固定シートを25mm幅で短冊状にサンプリングし、セパレータを剥した後、50℃のホツトプレート上でSus430BA板に貼付した。前記貼付サンプルを常温(23℃)雰囲気下で約30分静置し、充分に常温雰囲気に慣らした後、万能引張圧縮試験機によって下記の条件で引き剥がし力を測定した。
<引き剥がし力測定条件>
剥離角度:180゜
引き剥がし速度:300mm/分。
(2)チップ飛び評価
ダイシング用固定シートに、50℃で、厚さ350μmの6インチウエハをマウントし、以下の条件でダイシングした。ダイシング後、目視によりチップの飛びの数をカウントした。

ダイサー:DISCO社製,DFD−651
ブレード:DISCO社製,27HECC
ブレード回転数:40000rpm
ダイシング速度:100mm/秒
ダイシング深さ:シート表面から30μm
ダイシングサイズ:3mm×3mm
カットモード:ダウンカット。
(3)チッピング評価
ダイシング用固定シートに、50℃で、厚さ150μmの6インチウエハをマウントし、以下の条件でダイシングした。ダイシング後、任意のチップ50個をサンプリングし、チップ側面のチッピングを光学顕微鎖で観察し、チッピングのウエハ深さ方向(μm)の大きさごとにカウントした。

Example 1

Comparative Example 1

(Evaluation test)
The dicing fixing sheets obtained in the examples and comparative examples were evaluated by the following methods. The results are shown in Table 1.
(1) Peeling force The dicing fixing sheet was sampled in a strip shape with a width of 25 mm, and the separator was peeled off, and then affixed to a Sus430BA plate on a 50 ° C. hot plate. (2) Chip Jump Evaluation A 6-inch wafer having a thickness of 350 μm was mounted on a dicing fixing sheet at 50 ° C., and diced under the following conditions. After dicing, the number of chip jumps was counted visually.

(3) Chipping evaluation A 6-inch wafer having a thickness of 150 μm was mounted at 50 ° C. on a dicing fixing sheet, and diced under the following conditions. After dicing, 50 arbitrary chips were sampled, chipping on the side surface of the chip was observed with an optical microscopic chain, and counted for each size of chipping in the wafer depth direction (μm).
