Description
The present invention relates to a coating apparatus and a coating method for coating a coating solution on a substrate.
A flat panel display such as a liquid crystal display or a plasma display uses a glass substrate coated with a resist solution (referred to as a coated substrate). This coating substrate is formed by a coating apparatus that uniformly coats a resist solution.
This coating apparatus has a stage on which a substrate is placed and a coating unit for discharging a resist solution. By moving the coating unit while discharging the resist solution from the coating unit, a uniform thickness is provided on the substrate. A resist liquid film is formed.
Specifically, as described in
However, the coating apparatus described in
The present invention has been made in view of the above problems, and even when it takes time to fix the substrate to the stage in the coating apparatus, it is possible to prevent the cycle time of the entire coating apparatus from being prolonged. An object of the present invention is to provide a coating apparatus and a coating method that can be applied.
In order to solve the above problems, a coating apparatus according to the present invention includes a stage on which a substrate is placed and a substrate by discharging a coating liquid while moving relative to the substrate placed on the surface of the stage. In the coating apparatus including a coating unit that forms a coating film thereon, the stage is provided with a substrate suction unit that sucks and holds a substrate, and the substrate suction unit forms an initial film at the start of coating. It has an initial adsorption part that adsorbs an initial film formation area of a substrate to be formed, and a main adsorption part that adsorbs a coating film formation area excluding the initial film formation area.
According to the coating apparatus, the substrate suction means for sucking the substrate has the initial suction portion and the main suction portion. Therefore, after a part of the substrate is sucked by the initial suction portion, the coating unit is moved. Thus, application can be started on the substrate portion corresponding to the initial suction portion. That is, since the coating unit can be moved to the substrate portion corresponding to the initial suction portion immediately after the suction of the substrate is started, the coating operation is started after the entire substrate is sucked and fixed as in the past. Compared to the above, the cycle time of the entire coating apparatus can be shortened.
The initial suction portion and the main suction portion of the substrate suction means are each formed with a suction hole that opens on the surface of the stage, and the substrate suction means includes suction means for generating suction force in the suction hole; Further, a switching means for selectively generating the suction force from the suction means for the initial suction portion and the main suction portion can be provided.
According to this configuration, by operating the switching means, a suction force is generated only in the initial suction portion, and after a part of the substrate is sucked in the initial suction portion, a suction force is also generated in the main suction portion. The entire substrate can be sucked and fixed. Therefore, it is not necessary to provide suction means separately for both the initial suction portion and the main suction portion.
The initial suction portion and the main suction portion of the substrate suction means are each formed with a suction hole that opens on the surface of the stage, and the substrate suction means has a suction force at the suction port of the initial suction portion. The suction means to be generated and the suction means for generating a suction force at the suction port of the main suction portion may be provided independently of the initial suction portion and the main suction portion.
According to this configuration, it is possible to generate suction force independently for each of the initial suction portion and the main suction portion of the substrate suction means at a suitable timing.
The initial suction part and the main suction part are formed with suction grooves for adsorbing the substrate to the surface of the stage, and the suction grooves are formed to communicate with the suction holes and open to the surface of the stage. In addition, the suction groove of the initial suction portion and the suction groove of the main suction portion may be formed independently by partitioning portions that prevent them from being connected to each other.
According to this configuration, when a suction force is generated in the suction hole, a suction force is also generated in the suction groove communicating with the suction hole, so that the entire substrate portion facing the suction groove is sucked to the suction groove side. Even when air bubbles are present between the substrate and the stage, the problem of air bubbles remaining between the substrate and the stage can be avoided by the air bubbles being sucked by the suction grooves. Also, since the suction groove of the initial suction part and the suction groove of the main suction part are formed independently, when the suction force is generated in the initial suction part, it should be attracted to the main suction part. It is possible to prevent the suction force from acting on the substrate portion.
Further, the initial suction part and the main suction part of the substrate suction means are provided with pin members for holding the substrate, and these pin members are respectively housed in the stage and provided so as to protrude from the surface of the stage. The pin member of the initial suction portion may be accommodated in the stage before the pin member of the main suction portion.
According to this configuration, when the substrate is placed on the stage, a part of the substrate can be first placed on the initial suction unit. Thereby, the adsorption | suction of the board | substrate in an initial stage adsorption | suction part can be started earlier than the adsorption | suction of a board | substrate in this adsorption | suction part. Further, the substrate is placed from the initial suction portion, and then the main suction portion is placed, so that the air layer existing between the substrate and the initial suction portion is released to the main suction portion side. Thereby, it can suppress that an air layer exists as a bubble between a board | substrate and a stage (initial adsorption | suction part).
Further, the pin member of the main suction portion may be sequentially accommodated in the stage from the initial suction portion side.
According to this configuration, since the substrate portion placed on the main suction portion is sequentially placed in one direction from the initial suction portion side toward the main suction portion side, the air layer that exists between the substrate and the stage Are sequentially released to the non-mounting side. Thereby, it can suppress that an air layer exists as a bubble between a board | substrate and a stage.
In order to solve the above-described problems, the coating method of the present invention includes a substrate placing step of placing a substrate on the surface of a stage, and a coating unit that discharges a coating liquid onto the substrate placed on the stage. An initial film forming step of forming an initial film in a stopped state, and after forming the initial film, by moving the coating unit relative to the substrate while discharging the coating liquid from the coating unit, A coating film forming step of forming a coating film on the substrate, and the substrate mounting step includes an adsorption step of adsorbing the substrate to the surface of the stage. An initial adsorption step of adsorbing an initial film formation region of the substrate on which the initial film is formed, and a main adsorption step of adsorbing a coating film formation region of the substrate excluding the initial film formation region, wherein the initial adsorption step Completed Before the present adsorption process is completed, and wherein the initial film forming step is started.
According to this configuration, after the initial adsorption process is completed and before the main adsorption process is completed, the coating film forming process by the coating unit is started, and thus the substrate placement process is completed as in the past. Compared with a coating method in which a coating film forming process is started later, the cycle time in the entire coating apparatus can be shortened.
According to the coating apparatus and the coating method of the present invention, even if it takes time to fix the substrate to the stage in the coating apparatus, it is possible to suppress an increase in the cycle time of the entire coating apparatus.
Embodiments according to the present invention will be described with reference to the drawings.
FIG. 1 is a top view schematically showing a coating apparatus according to an embodiment of the present invention, and FIG.
FIG. 3 is a side view showing the state where a part of the substrate is placed on the coating apparatus.
As shown in FIGS. 1 to 3, the coating apparatus forms a coating film of a liquid material (hereinafter referred to as a coating solution) such as a chemical solution or a resist solution on a
In the following description, the direction in which the
A
Further, as shown in FIG. 4, the substrate suction means 40 includes an
As shown in FIG. 4B, a
Further, the
Further, as shown in FIG. 4B, a
The
Further, by lifting the lift pins 51 with the
Here, when the
Further, the lift pins 51 in the
The
The
Specifically, in the initial state, the

The base 34 forms a coating film on the
Further, a height position detection sensor 32 (see FIG. 2) is attached to the

Next, the configuration of the control system of the coating apparatus will be described with reference to the block diagram shown in FIG.
FIG. 6 is a block diagram showing a control system of the
The control
The
The
Further, it is determined from the measurement result from the foreign
The storage unit 91c stores various data and temporarily stores calculation results and the like. Specifically, the height position data of the
The
The input /

Next, the operation of this coating apparatus will be described with reference to the flowcharts shown in FIGS. 7 and 8 and the schematic diagram showing the positional relationship of the
First, in step S1, the
Next, in steps S2 to S3, the
Next, in step S3, the entire surface of the
In parallel with this, based on the flowchart of FIG. 8, the coating operation is started almost simultaneously with the completion of the adsorption of the initial
First, in step S41, the
In the middle of the movement, in step S42, measurement of the height position of the
In parallel with this, foreign object detection is started by the foreign
Next, in step S44, an initial film is formed. Specifically, when the
Next, in step S45, the main coating is started (coating film forming step). That is, a coating film is formed on the surface of the
Next, in step S5, the
According to such a coating apparatus and coating method, the substrate suction means 40 that sucks the substrate includes the
Moreover, in the said embodiment, about the example which provides separately the
